Solar simulators based on light‐emitting diodes (LEDs) have shown great promise as alternative light sources for indoor testing of photovoltaic cells with certain characteristics that make them superior to the traditional solar simulators. However, large‐area uniform illumination more suitable for larger cells and module measurements still remain a challenge today. In this paper, we discuss the development and fabrication of a scalable large‐area LED‐based solar simulator that consists of multiple tapered light guides. We demonstrate fine intermixing of many LED light rays and power delivery in the form of a synthesized AM 1.5 spectrum over an area of 25 cm × 50 cm with better than 10% spatial nonuniformity. We present the spectral output, the spatial uniformity, and the temporal stability of the simulator in both the constant current mode and the pulsed‐mode LED operation, and compare our data with the International Electrotechnical Commission standards on solar simulators for class rating. Although the light intensity with our current design and settings falls short of the standard solar AM 1.5 intensity, this design and further improvements open up the possibility of achieving large‐area, high‐power indoor solar simulation with various desired spectra. We report on the open‐circuit voltage recovery in GaSb quantum ring (QR) solar cells under high solar concentration up to 2500 suns. The detailed behaviour of type II GaSb/GaAs QR solar cells under solar concentration, using different temperatures and light illumination conditions, is analysed through optical and electrical measurements. Although enhancement of the short‐circuit current was observed because of sub‐bandgap photon absorption in the QR, the thermionic emission rate of holes was found to be insufficient for ideal operation. The direct excitation of electron–hole pairs into QRs has revealed that the accumulation of holes is one of the causes of the open‐circuit voltage (VOC) degradation. However, using concentrated light up to 2500 suns, the GaSb QR cell showed much quicker VOC recovery rate than a GaAs control cell. Copyright © 2015 John Wiley & Sons, Ltd.  相似文献

A new approach to measure the spectral response of the short‐circuit current of solar cells is presented in this investigation. The main innovative feature is the light source, which produces a broad range of intensities, up to 10 suns in a quasi‐steady‐state mode, thus making the use of a bias light redundant. This results in large, integral signals that can be recorded directly without resorting to lock‐in amplification. The main limiting factors of multijunction solar cells operating under ultra‐high concentration (>1000 suns) are examined by means of 2D physically based numerical modelling. The validation of the model is carried out by fitting calibrated light concentration measurements. Because the series resistance is the most important constraint in the electrical performance of the solar cell under ultra‐high irradiance, it is analysed and quantified detailing different contributions such as: (i) the electrical properties of the emitter; (ii) window layer of the top cell; and (iii) the band discontinuities formed at heterojunctions. We found the role of window layer to be important at very high concentrations (above 700 suns), while at ultra‐high concentrations, (above 1000 suns) a gain in efficiency (~ 1% absolute) can be obtained by a proper structural design of the window layer. In the case of the heterojunctions included in the multijunction solar cell, the impact of a high‐band offset can be mitigated by increasing the doping level density thus favouring the tunnelling effect. Moreover, the influence of different recombination mechanisms and high‐injection effects at ultra‐high irradiance is discussed. Finally, an optimisation of the complete solar cell taking into account the ohmic contacts to work under ultra‐high irradiances (from 1000 to 5000 suns) is presented as well as the implications on the use of ultra‐high irradiance in different multijunction solar cell architectures. Silicon represents an interesting material to fabricate low‐cost and relatively simple and high‐efficient solar cells in the low and medium concentration range. In this paper, we discuss a novel cell scheme conceived for concentrating photovoltaic, named emitter wrap through with deep grooved base (EWT‐DGB), and compare it with the simpler passivated emitter solar cell. Both cells have been fabricated by means of a complementary metal–oxide–semiconductor‐compatible process in our laboratory. The experimental characterization of both cells is reported in the range 1–200 suns in terms of conversion efficiency, open circuit voltage, short circuit current density and fill factor. In particular, for the EWT‐DGB solar cells, we obtain an encouraging 21.4% maximum conversion efficiency at 44 suns. By using a calibrated finite‐element numerical electro‐optical simulation tool, validated by a comparison with experimental data, we study the potentials of the two architectures for concentrated light conditions considering possible realistic improvements with respect to the fabricated devices. We compare the solar cell figures of merit with those of the state‐of‐the‐art silicon back‐contact back‐junction solar cell holding the conversion efficiency record for concentrator photovoltaic silicon. Simulation results predict a 24.8% efficiency at 50 suns for the EWT‐DGB cell and up to 23.9% at 100 suns for the passivated emitter solar cell, thus confirming the good potential of the proposed architectures for low to medium light concentration. III‐V Multi Junction (MJ) solar cells based on Light Emitting Diode (LED) technology have been proposed and developed in recent years as a way of producing cost‐competitive photovoltaic electricity. As LEDs are similar to solar cells in terms of material, size and power, it is possible to take advantage of the huge technological experience accumulated in the former and apply it to the latter. This paper analyses the most important parameters that affect the operational lifetime of the device (crystalline quality, temperature, current density, humidity and photodegradation), taking into account experience on the reliability of LEDs. Most of these parameters are less stressed for a III‐V MJ solar cell working at 1000 suns than for a high‐power LED. From this analysis, some recommendations are extracted for improving the long‐term reliability of the solar cells. Compared to high‐power LEDs based on compound semiconductors, it is possible to achieve operational lifetimes higher than 105 hours (34 years of real‐time operation) for III‐V high‐concentration solar cells. An investigation of the function of an indolene‐based organic dye, termed D149, incorporated in to solid‐state dye‐sensitized solar cells using 2,2′,7,7′‐tetrakis(N,N‐di‐p‐methoxypheny‐amine)‐9,9′‐spirobifluorene (spiro‐OMeTAD) as the hole transport material is reported. Solar cell performance characteristics are unprecedented under low light levels, with the solar cells delivering up to 70% incident photon‐to‐current efficiency (IPCE) and over 6% power conversion efficiency, as measured under simulated air mass (AM) 1.5 sun light at 1 and 10 mW cm?2. However, a considerable nonlinearity in the photocurrent as intensities approach “full sun” conditions is observed and the devices deliver up to 4.2% power conversion efficiency under simulated sun light of 100 mW cm?2. The influence of dye‐loading upon solar cell operation is investigated and the thin films are probed via photoinduced absorption (PIA) spectroscopy, time‐correlated single‐photon counting (TCSPC), and photoluminescence quantum efficiency (PLQE) measurements in order to deduce the cause for the non ideal solar cell performance. The data suggest that electron transfer from the photoexcited sensitizer into the TiO2 is only between 10 to 50% efficient and that ionization of the photo excited dye via hole transfer directly to spiro‐OMeTAD dominates the charge generation process. A persistent dye bleaching signal is also observed, and assigned to a remarkably high density of electrons “trapped” within the dye phase, equivalent to 1.8 × 1017 cm?3 under full sun illumination. it is believed that this localized space charge build‐up upon the sensitizer is responsible for the non‐linearity of photocurrent with intensity and nonoptimum solar cell performance under full sun conditions.  相似文献

We report experimental results for the effect of irradiance (from 12 up to 8600 suns) on the temperature coefficients of the key performance parameters of multijunction concentrator solar cells, with a flash‐like, real‐sun optical system. Particular attention is paid to the time scales and magnitudes of junction heating, hence the degree to which the cell can be deemed isothermal. The implications for corresponding measurements from solar simulators with pulsed artificial light and for the performance evaluation of concentrator photovoltaics are also addressed. Tandem configurations, in which two cells are stacked and connected in series, offer a viable approach to further increase the power conversion efficiency (PCE) of organic solar cells. To enable the future rational design of new materials it is important to accurately assess the contributions of individual subcells. Such accurate measurement of the external quantum efficiency (EQE) of the subcells of two‐terminal organic or polymer tandem solar cells poses specific challenges, caused by two characteristics of these cells, i.e. a sub‐linear light intensity dependence of the current and a field‐assisted charge collection. These properties necessitate that EQE experiments are carried out under representative illumination conditions and electrical bias to maintain short‐circuit conditions for the addressed subcell. We describe a method to determine the magnitudes of the bias illumination and bias voltage during EQE measurements, based on the behavior of single junction cells and optical modeling. The short‐circuit current densities of the subcells obtained by convolution of the EQE with the AM1.5G solar spectrum are consistent with those obtained from optical modeling and correctly predict the current density–voltage characteristics of the tandem cell under AM1.5G conditions.  相似文献

A new colorless electrolyte containing an organic redox couple, tetramethylthiourea (TMTU) and its oxidized dimer tetramethylformaminium disulfide dication ([TMFDS]2+), is applied to dye‐sensitized solar cells (DSCs). Advantages of this redox couple include its non‐corrosive nature, low cost, and easy handling. More impressively, it operates well with carbon electrodes. The DSCs fabricated with a lab‐made HCS‐CB carbon counter‐electrode can present up to 3.1% power conversion efficiency under AM 1.5 illumination of 100 mW·cm?2 and 4.5% under weaker light intensities. This result distinctly outperforms the identical DSCs with a Pt electrode. Corrosive experiments reveal that Al and stainless steel (SS) sheets are stable in the [TMFDS]2+/TMTU‐based electrolyte. Its electrochemical impedance spectrum (EIS) is used to evaluate the influence of different counter‐electrodes on the cell performance, and preliminary investigations reveal that carbon electrodes with large surface areas and ideal corrosion‐inertness toward the sulfur‐containing [TMFDS]2+/TMTU redox couple exhibit promise for application in iodine‐free DSCs.  相似文献

A model to estimate the short‐circuit current of a solar cell under artificial light from the short‐circuit current of the same solar cell under AM1.5 1 kW/m2 is described. The results may help designers of solar‐powered portable equipment and consumer products working indoors or under a mixture of artificial and sunlight. It is concluded that the ratio of the short‐circuit currents of the same solar cell generated under fluorescent light of 1 lux illuminance divided by the short‐circuit current generated under standard 1 Sun AM1.5 conditions is around 3 × 10−6 for typical crystalline silicon and CIS solar cells. This value is one order of magnitude greater if the light source considered is an incandescent lamp. In the case of amorphous silicon solar cells the value of the ratio is close to 8 × 10−6 either for fluorescent or incandescent lamps. CdTe solar cells are also considered, and this factor is about 4 × 10−6 under fluorescent light, and four times bigger when an incandescent lamp is used. Transparent silicon solar cells can lead to an increased efficiency of silicon‐based multi‐junction assemblies by transmitting near and below band gap energy light for conversion in a low band gap solar cell. This analysis shows that the maximum efficiency gain for a low band gap solar cell beneath silicon at a concentration of 50 suns is 5.8%, based on ideal absorption and conversion of the photons. This work analyzes the trade‐offs between increased near band edge absorption in the silicon and silicon solar cell transparency. Application of these results to real cases including a germanium bottom solar cell is analyzed, leading to a range of cases with increased system efficiency. Non‐ideal surfaces and real silicon and germanium solar cell device performance are presented. The range of practical system gains may be as low as 2.2 – 1% absolute when compared with the efficiency of a light‐trapped silicon solar cell for 1‐sun operation, based on this work. Four‐junction solar cells are designed using lattice‐matched II–VI (ZnCdSeTe) and III–V (AlGaAsSb) semiconductors grown on GaSb substrates. These materials have a zinc blende crystal structure, similar thermal expansion coefficients, and bandgaps that cover the entire solar spectrum. Numerical simulations of the energy conversion efficiencies of various designs for both the AM0 and AM1.5D spectra are performed using published material parameters. These results indicate that the achievable 1 sun AM0 efficiency is 43% for an optimal design and 40% for a more practical design; for comparison the ideal limit provided by Henry's model is 49%. While for the AM1.5D spectrum an optimal design can reach 46% under 1 sun and 55% under 1000 suns while a more practical design can reach 44 and 54%, respectively; for comparison Henry's model gives 51 and 62%, respectively. Cadmium sulfide (CdS) and cadmium selenide (CdSe) quantum dots (QDs) are sequentially assembled onto a nanocrystalline TiO2 film to prepare a CdS/CdSe co‐sensitized photoelectrode for QD‐sensitized solar cell application. The results show that CdS and CdSe QDs have a complementary effect in the light harvest and the performance of a QDs co‐sensitized solar cell is strongly dependent on the order of CdS and CdSe respected to the TiO2. In the cascade structure of TiO2/CdS/CdSe electrode, the re‐organization of energy levels between CdS and CdSe forms a stepwise structure of band‐edge levels which is advantageous to the electron injection and hole‐recovery of CdS and CdSe QDs. An energy conversion efficiency of 4.22% is achieved using a TiO2/CdS/CdSe/ZnS electrode, under the illumination of one sun (AM1.5,100 mW cm?2). This efficiency is relatively higher than other QD‐sensitized solar cells previously reported in the literature.  相似文献

The conversion efficiency of InGaP/(In)GaAs/Ge ‐based multijunction solar cells has been improved up to 29–30% (AM0) and 31–32% (AM1·5G) by technologies, such as double‐hetero wide band‐gap tunnel junctions, combination with Ge bottom cell with the InGaP first hetero‐growth layer, and precise lattice‐matching to Ge substrate by adding 1% indium to the conventional GaAs lattice‐match structure. Employing a 1·95 eV AlInGaP top cell should improve efficiency further. For space use, radiation resistance has been improved by technologies such as introducing of an electric field in the base layer of the lowest‐resistance middle cell, and EOL current matching of sub‐cells to the highest‐resistance top cell. A grid structure and cell size have been designed for concentrator applications in order to reduce the energy loss due to series resistance, and 38% (AM1·5G, 100–500 suns) efficiency has been demonstrated. Furthermore, thin‐film structure which is InGaP/GaAs dual junction cell on metal film has been newly developed. III–V solar cells for terrestrial concentration applications are currently becoming of greater and greater interest. From our experience, concentrations higher than 1000 suns are required with these cells to reduce PV electricity cost to such an extent that this alternative could become cost competitive. In this paper, a single‐junction p/n GaAs solar cell, with efficiencies of 23ċ8 and 22ċ5% at concentration ratios of 2700 and 3600 suns respectively, is presented. This GaAs solar cell is well suited for use with non‐imaging optical concentrators, which possess a large aperture angle. Low‐temperature liquid phase epitaxy (LTLPE) has been the growing technique for the semiconductor structure as an attempt to use a simplified, cheap and clean technique, within a renewable energy perspective. The GaAs solar cell presented is compared with the highest efficiency tandem solar cells at concentration levels exceeding 1000 suns. The GaAs solar cell performance maintains high efficiencies up to 4000 suns, while tandem cells seem to drop very quickly after reaching their maximum. Therefore, single‐junction GaAs solar cells are a good candidate for operating at very high concentrations, and LPE is able to supply these high‐quality solar cells to work within terrestrial concentration systems, the main objective of which is the reduction of PV electricity costs. We report results obtained using an innovative approach for the fabrication of bifacial low‐concentrator thin Ag‐free n‐type Cz‐Si (Czochralski silicon) solar cells based on an indium tin oxide/(p+nn+)Cz‐Si/indium fluorine oxide structure. The (p+nn+)Cz‐Si structure was produced by boron and phosphorus diffusion from B‐ and P‐containing glasses deposited on the opposite sides of n‐type Cz‐Si wafers, followed by an etch‐back step. Transparent conducting oxide (TCO) films, acting as antireflection electrodes, were deposited by ultrasonic spray pyrolysis on both sides. A copper wire contact pattern was attached by low‐temperature (160°C) lamination simultaneously to the front and rear transparent conducting oxide layers as well as to the interconnecting ribbons located outside the structure. The shadowing from the contacts was ~4%. The resulting solar cells, 25 × 25 mm2 in dimensions, showed front/rear efficiencies of 17.6–17.9%/16.7–17.0%, respectively, at one to three suns (bifaciality of ~95%). Even at one‐sun front illumination and 20–50% one‐sun rear illumination, such a cell will generate energy approaching that produced by a monofacial solar cell of 21–26% efficiency. In a quest to fabricate novel solar energy materials, the high quantum efficiency and long charge separated states of photosynthetic pigment‐proteins are being exploited through their direct incorporation in bioelectronic devices. In this work, a biohybrid photocathode comprised of bacterial reaction center‐light harvesting 1 (RC‐LH1) complexes self‐assembled on a nanostructured silver substrate yields a peak photocurrent of 166 μA cm?2 under 1 sun illumination, and a maximum of 416 μA cm?2 under 4 suns, the highest reported to date on a bare metal electrode. A 2.5‐fold plasmonic enhancement of light absorption per RC‐LH1 complex is observed on the rough silver substrate. This plasmonic interaction is assessed using confocal fluorescence microscopy, revealing an increase of fluorescence yield, and radiative rate of the RC‐LH1 complexes, signatures of plasmon‐enhanced fluorescence. Nanostructuring of the silver substrate also enhanced the stability of the protein under continuous illumination by almost an order of magnitude relative to a nonstructured bulk silver control. Due to its ease of construction, increased protein loading capacity, stability, and more efficient use of light, this hybrid material is an excellent candidate for further development of plasmon‐enhanced biosensors and biophotovoltaic devices.  相似文献

A functional tactile sensing device is essential for next‐generation robotics and human–machine interfaces technologies, since the emulation of touching requires large‐scale pressure sensor arrays with distinguishable spatial‐resolution, high sensitivity, and fast response. Here, a flexible LED array composed of PEDOT:PSS and patterned ZnO NWs with a spatial resolution of 7 μm for mapping of spatial pressure distributions is designed and fabricated. The emission intensity of the LED array sensor matrix is dominated by locally applied strains as indicated by the piezo‐phototronic effect. Therefore, spatial pressure distributions are immediately obtained by parallel‐reading the illumination intensities of the LED arrays based on an electroluminescence working mechanism. A wide range of pressure measurements from 40 to 100 MPa are achieved through controlling the growth conditions of the ZnO nanowire array. These devices may find prospective applications as electronic skins by taking advantage of their high spatial‐resolution, flexibility, and wide pressure mapping range.  相似文献

This paper links together two different yet complimentary technologies: concentrator photovoltaics (CPVs) and Sliver technology. Recent research and development and commercialisation efforts in concentrator technologies have centred on high‐concentration systems, encouraged by the availability of high‐efficiency, multi‐junction III‐V cells. In contrast, little attention has been paid to the potential of systems with low‐to‐medium levels of concentration. Arguably, this is due to the absence of any suitable, low‐cost concentrator cells, readily available at a commercial scale. Sliver technology is a candidate for the supply of commercial low‐cost cells suitable for systems with concentration ratios in the range of 5–50. This can be achieved via judicious choice of cell design parameters and with only minor changes to the fabrication process suitable for 1‐sun Sliver cells. Device modelling is used to show that Sliver cells are suitable for illumination intensities up to 5 W/cm2, with unavoidable emitter resistance limiting performance for higher intensities. The best cells manufactured for operation at low and medium concentration had efficiencies of 18·8% at 9 suns (above 18·6% between 5 and 15 suns) and 18·4% at 37 suns (above 18·2% between 30 and 50 suns), respectively. Incorporation of sidewall texturing and SiN anti‐reflection coatings would yield efficiencies exceeding 20% for similar cells. Concentrator Sliver cells can be produced to almost any length and are perfectly bifacial, features which add significantly to their attractiveness to concentrator system designers. The availability of cheap concentrator Sliver cells could provide opportunities for new, low‐cost concentrator systems, which in turn has the potential to provide a pathway to low‐cost solar electricity.
