We report a 0.7/spl times/8 /spl mu/m/sup 2/ InAlAs-InGaAs-InP double heterojunction bipolar transistor, fabricated in a molecular-beam epitaxy (MBE) regrown-emitter technology, exhibiting 160 GHz f/sub T/ and 140 GHz f/sub MAX/. These initial results are the first known RF results for a nonselective regrown-emitter heterojunction bipolar transistor, and the fastest ever reported using a regrown base-emitter heterojunction. The maximum current density is J/sub E/=8/spl times/10/sup 5/ A/cm/sup 2/ and the collector breakdown voltage V/sub CEO/ is 6 V for a 1500-/spl Aring/ collector. In this technology, the dimension of base-emitter junction has been scaled to an area as low as 0.3/spl times/4 /spl mu/m/sup 2/ while a larger-area extrinsic emitter maintains lower emitter access resistance. Furthermore, the application of a refractory metal (Ti-W) base contact beneath the extrinsic emitter regrowth achieves a fully self-aligned device topology.  相似文献

Double heterojunction bipolar transistors based on the Al/sub x/Ga/sub 1-x/As/GaAs/sub 1-y/Sb/sub y/ system are examined. The base layer consists of narrow band gap GaAs/sub 1-y/Sb/sub y/ and the emitter and collector consist of wider band gap Al/sub x/Ga/sub 1-x/As. Preliminary experimental results show that AlGaAs/GaAsSb/GaAs DHBTs exhibit a current gain of five and a maximum collector current density of 5*10/sup 4/ A/cm/sup 2/.<>  相似文献

The fundamental lower limit on the turn on voltage of GaAs-based bipolar transistors is first established, then reduced with the use of a novel low energy-gap base material, Ga/sub 1-x/In/sub x/As/sub 1-y/N/sub y/. InGaP/GaInAsN DHBTs (x/spl sim/3y/spl sim/0.01) with high p-type doping levels (/spl sim/3/spl times/10/sup 19/ cm/sup -3/) and dc current gain (/spl beta//sub max//spl sim/68 at 234 /spl Omega///spl square/) are demonstrated. A reduction in the turn-on voltage over a wide range of practical base sheet resistance values (100 to 400 /spl Omega///spl square/) is established relative to both GaAs BJTs and conventional InGaP/GaAs HBTs with optimized base-emitter interfaces-over 25 mV in heavily doped, high dc current gain samples. The potential to engineer turn-on voltages comparable to Si- or InP-based bipolar devices on a GaAs platform is enabled by the use of lattice matched Ga/sub 1-x/In/sub x/As/sub 1-y/N/sub y/ alloys, which can simultaneously reduce the energy-gap and balance the lattice constant of the base layer when x/spl sim/3y.  相似文献

N-p-n InGaP/GaAs heterojunction bipolar transistors (HBTs) with compositionally graded In/sub x/Ga/sub 1-x/As (Be doped) bases have been successfully grown by solid-source molecular beam Epitaxy (SSMBE) using a gallium phosphide (GaP) decomposition source. In this paper, the dc and RF characteristics of HBTs with different indium mole fractions in the graded In/sub x/Ga/sub 1-x/As base (x:0 /spl rarr/ ;0.1 and x:0 /spl rarr/ 0.05) are measured to investigate optimum-grading profiles. The measured average current gains, /spl beta/s of a control sample, a 10% graded-base sample and a 5% graded-base sample, are 162, 397 and 362, respectively. To our knowledge, these current gains are the highest values ever reported in compositionally graded-base InGaP/GaAs HBTs with a base sheet resistance R/sub sh/ of /spl sim/200 /spl Omega//sq establishing a new benchmark for InGaP/GaAs HBTs. Furthermore, these compositionally graded-base HBTs show higher unity current/gain cutoff frequency, f/sub T/ and maximum oscillation frequency, f/sub max/. Compared to the control sample with the same base thickness, the base transit time /spl tau//sub B/ of the graded sample is reduced by /spl sim/15% to /spl sim/20% by the induced built-in potential, resulting in an increase of f/sub max/ from 16 to 18.5 GHz in a device with an emitter size of 10/spl times/10 /spl mu/m/sup 2/. Additionally, for the 5% graded-base sample, with a 5/spl times/5 /spl mu/m/sup 2/ emitter region, f/sub T/ and f/sub max/ are 16.3 and 33.8 GHz, respectively, under low-level collector current. These results demonstrate that InGaP/GaAs HBTs with In/sub x/Ga/sub 1-x/As graded-base layers (x:0 /spl rarr/ 0.05) have the potential for high-speed analogue to digital converters.  相似文献

Small-area regrown emitter-base junction InP/In-GaAs/InP double heterojunction bipolar transistors (DHBT) using an abrupt InP emitter are presented for the first time. In a device with emitter-base junction area of 0.7 /spl times/ 8 /spl mu/m/sup 2/, a maximum 183 GHz f/sub T/ and 165 GHz f/sub max/ are exhibited. To our knowledge, this is the highest reported bandwidth for a III-V bipolar transistor utilizing emitter regrowth. The emitter current density is 6/spl times/10/sup 5/ A/cm/sup 2/ at V/sub CE,sat/ = 1.5 V. The small-signal current gain h/sub 21/ = 17, while collector breakdown voltage is near 6 V for the 1500-/spl Aring/-thick collector. The emitter structure, created by nonselective molecular beam epitaxy regrowth, combines a small-area emitter-base junction and a larger-area extrinsic emitter contact, and is similar in structure to that of a SiGe HBT. The higher f/sub T/ and f/sub max/ compared to previously reported devices are achieved by simplified regrowth using an InP emitter and by improvements to the regrowth surface preparation process.  相似文献

GaN-based field effect transistors commonly include an Al/sub x/Ga/sub 1-x/N barrier layer for confinement of a two-dimensional electron gas (2DEG) in the barrier/GaN interface. Some of the limitations of the Al/sub x/Ga/sub 1-x/N-GaN heterostructure can be, in principle, avoided by the use of In/sub x/Al/sub 1-x/N as an alternative barrier, which adds flexibility to the engineering of the polarization-induced charges by using tensile or compressive strain through varying the value of x. Here, the implementation and electrical characterization of an In/sub x/Al/sub 1-x/-GaN high electron mobility transistor with Indium content ranging from x=0.04 to x=0.15 is described. The measured 2DEG carrier concentration in the In/sub 0.04/Al/sub 0.96/N-GaN heterostructure reach 4/spl times/10/sup 13/ cm/sup -2/ at room temperature, and Hall mobility is 480 and 750 cm/sup 2//V /spl middot/ s at 300 and 10 K, respectively. The increase of Indium content in the barrier results in a shift of the transistor threshold voltage and of the peak transconductance toward positive gate values, as well as a decrease in the drain current. This is consistent with the reduction in polarization difference between GaN and In/sub x/Al/sub 1-x/N. Devices with a gate length of 0.7 /spl mu/m exhibit f/sub t/ and f/sub max/ values of 13 and 11 GHz, respectively.  相似文献

The first demonstration of a type-II InP/GaAsSb double heterojunction bipolar transistor (DHBT) with a compositionally graded InGaAsSb to GaAsSb base layer is presented. A device with a 0.4/spl times/6 /spl mu/m/sup 2/ emitter dimensions achieves peak f/sub T/ of 475 GHz (f/sub MAX/=265 GHz) with current density at peak f/sub T/ exceeding 12 mA//spl mu/m/sup 2/. The structure consists of a 25-nm InGaAsSb/GaAsSb graded base layer and 65-nm InP collector grown by MBE with breakdown voltage /spl sim/4 V which demonstrates the vertical scaling versus breakdown advantage over type-I DHBTs.  相似文献

The SONET OC-192 receiving performance of In/sub 0.53/Ga/sub 0.47/As p-i-n photodiode grown on linearly graded metamorphic In/sub x/Ga/sub 1-x/P buffered GaAs substrate is reported. With a low-cost TO-46 package, such a device exhibits a frequency bandwidth up to 8 GHz, a bit-error rate (BER) of 10/sup -9/ at 10 Gb/s, a sensitivity of -17.8 dBm, and a noise equivalent power of 3.4/spl times/10/sup -15/ W/Hz/sup 1/2/ owing to its ultralow dark current of 3.6/spl times/10/sup -7/ A/cm/sup 2/. Eye diagram analysis at 10 Gb/s without transimpedance amplification reveals a statistically distributed Q-factor of 8.21, corresponding to a minimum BER of 1.1/spl times/10/sup -16/ at receiving power of -6 dBm.  相似文献

InP-In/sub 0.53/Ga/sub 0.47/As-InP double heterojunction bipolar transistors (DHBTs) were grown on a GaAs substrate using a metamorphic buffer layer and then fabricated. The metamorphic buffer layer is InP - employed because of its high thermal conductivity to minimize device heating. An f/sub /spl tau// and f/sub max/ of 268 and 339 GHz were measured, respectively - both records for metamorphic DHBTs. A 70-nm SiO/sub 2/ dielectric sidewall was deposited on the emitter contact to permit a longer InP emitter wet etch for increased device yield and reduced base leakage current. The dc current gain /spl beta/ is /spl ap/35 and V/sub BR,CEO/=5.7 V. The collector leakage current I/sub cbo/ is 90 pA at V/sub cb/=0.3 V. These values of f/sub /spl tau//, f/sub max/, I/sub cbo/, and /spl beta/ are consistent with InP based DHBTs of the same layer structure grown on a lattice-matched InP substrate.  相似文献

We report on the realization of an InGaP-GaAs-based double heterojunction bipolar transistor with high breakdown voltages of up to 85 V using an Al/sub 0.2/Ga/sub 0.8/As collector. These results were achieved with devices with a 2.8 /spl mu/m collector doped to 6/spl times/10/sup 15/ cm/sup -3/ (with an emitter area of 60/spl times/60 /spl mu/m/sup 2/). They agree well with calculated data from a semi-analytical breakdown model. A /spl beta//R/sub SBI/ (intrinsic base sheet resistance) ratio of more than 0.5 by introducing a 150-nm-thick graded Al-content region at the base-collector heterojunction was achieved. This layer is needed to efficiently suppress current blocking, which is otherwise caused by the conduction band offset from GaAs to Al/sub 0.2/Ga/sub 0.8/As. The thickness of this region was determined by two-dimensional numerical device simulations that are in good agreement with the measured device properties.  相似文献

A novel top-illuminated In/sub 0.53/Ga/sub 0.47/As p-i-n photodiodes (MM-PINPD) grown on GaAs substrate by using linearly graded metamorphic In/sub x/Ga/sub 1-x/P (x graded from 0.49 to 1) buffer layer is reported. The dark current, optical responsivities, noise equivalent power, and operational bandwidth of the MM-PINPD with aperture diameter of 60 /spl mu/m are 13 pA, 0.6 A/W, 3.4/spl times/10/sup -15/ W/Hz/sup 1/2/, and 7.5 GHz, respectively, at 1550 nm. The performances of the MM-PINPD on GaAs are demonstrated to be comparable to those of a similar device made on InGaAs-InP substrate.  相似文献

We report the growth and fabrication of bound-to-bound In/sub 0.53/Ga/sub 0.47/As-InP quantum-well infrared photodetectors using metal-organic vapor phase epitaxy. These detectors have a peak detection wavelength of 8.5 /spl mu/m. The peak responsivities are extremely large with R/sub pk/=6.9 A/W at bias voltage V/sub b/=3.4 V and temperature T=10 K. These large responsivities arise from large detector gain that was found to be g/sub n/=82 at V/sub b/=3.8 V from dark current noise measurements at T=77 K and g/sub p/=18.4 at V/sub b/=3.4 V from photoresponse data at T=10 K. InP/In/sub 0.53/Ga/sub 0.47/As/InP double heterojunction bipolar transistors (DHBT) have been designed for increased bandwidth digital and analog circuits, and fabricated using a conventional mesa structure. These devices exhibit a maximum 450 GHz f/sub /spl tau// and 490 GHz f/sub max/, which is the highest simultaneous f/sub /spl tau// and f/sub max/ for any HBT. The devices have been scaled vertically for reduced electron collector transit time and aggressively scaled laterally to minimize the base-collector capacitance associated with thinner collectors. The dc current gain /spl beta/ is /spl ap/ 40 and V/sub BR,CEO/=3.9 V. The devices operate up to 25 mW//spl mu/m/sup 2/ dissipation (failing at J/sub e/=10 mA//spl mu/m/sup 2/, V/sub ce/=2.5 V, /spl Delta/T/sub failure/=301 K) and there is no evidence of current blocking up to J/sub e//spl ges/12 mA//spl mu/m/sup 2/ at V/sub ce/=2.0 V from the base-collector grade. The devices reported here employ a 30-nm highly doped InGaAs base, and a 120-nm collector containing an InGaAs/InAlAs superlattice grade at the base-collector junction.  相似文献

Type-II InP/GaAsSb/InP double heterojunction bipolar transistors (DHBTs) with a 15-nm base were fabricated by contact lithography: 0.73/spl times/11 /spl mu/m/sup 2/ emitter devices feature f/sub T/=384GHz (f/sub MAX/=262GHz) and BV/sub CEO/=6V. This is the highest f/sub T/ ever reported for InP/GaAsSb DHBTs, and an "all-technology" record f/sub T//spl times/BV/sub CEO/ product of 2304 GHz/spl middot/V. This result is credited to the favorable scaling of InP/GaAsSb/InP DHBT breakdown voltages (BV/sub CEO/) in thin collector structures.  相似文献

In/sub 0.5/Al/sub 0.5/As--In/sub 0.5/Ga/sub 0.5/As metamorphic high-electron mobility transistor (mHEMT) dc-30 GHz distributed single-pole-single through (SPST) switches were designed and fabricated using the low-/spl kappa/ benzocyclobutene (BCB) bridged technology. The current gain cutoff frequency, and the electron transit time of In/sub 0.5/Al/sub 0.5/As--In/sub 0.5/Ga/sub 0.5/As mHEMTs have been investigated. By analyzing the extrinsic total delay time, the effective velocity of electrons can be estimated, and the average velocity is 2.3/spl times/10/sup 7/cm/s. The dc-30 GHz distributed wideband SPST switch exhibits an insertion loss of less than 5.5 dB, and an isolation larger than 30 dB, which is the first demonstration of the high-isolation of InAlAs-InGaAs mHEMTs monolithic switch. As to the power performance, this switch can handle the power up to 12 dBm at 2.4 GHz. After over 250 h of 85-85 (temperature =85/spl deg/C, humidity =85%) environmental evaluation, this BCB passivated and bridged microwave and monolithic integrated circuit switch demonstrates reliable RF characteristics without any significant performance change, which proves that this process using the low-/spl kappa/ BCB layer is attractive for millimeter-wave circuit applications.  相似文献

A high breakdown voltage and a high turn-on voltage (Al/sub 0.3/Ga/sub 0.7/)/sub 0.5/In/sub 0.5/P/InGaAs quasi-enhancement-mode (E-mode) pseudomorphic HEMT (pHEMTs) with field-plate (FP) process is reported for the first time. Between gate and drain terminal, the transistor has a FP metal of 1 /spl mu/m, which is connected to a source terminal. The fabricated 0.5/spl times/150 /spl mu/m/sup 2/ device can be operated with gate voltage up to 1.6 V owing to its high Schottky turn-on voltage (V/sub ON/=0.85 V), which corresponds to a high drain-to-source current (I/sub ds/) of 420 mA/mm when drain-to-source voltage (V/sub ds/) is 3.5 V. By adopting the FP technology and large barrier height (Al/sub 0.3/Ga/sub 0.7/)/sub 0.5/In/sub 0.5/P layer design, the device achieved a high breakdown voltage of -47 V. The measured maximum transconductance, current gain cutoff frequency and maximum oscillation frequency are 370 mS/mm, 22 GHz , and 85 GHz, respectively. Under 5.2-GHz operation, a 15.2 dBm (220 mW/mm) and a 17.8 dBm (405 mW/mm) saturated output power can be achieved when drain voltage are 3.5 and 20 V. These characteristics demonstrate that the field-plated (Al/sub 0.3/Ga/sub 0.7/)/sub 0.5/In/sub 0.5/P E-mode pHEMTs have great potential for microwave power device applications.  相似文献

This paper presents the development of 1000 V, 30A bipolar junction transistor (BJT) with high dc current gain in 4H-SiC. BJT devices with an active area of 3/spl times/3 mm/sup 2/ showed a forward on-current of 30 A, which corresponds to a current density of 333 A/cm/sup 2/, at a forward voltage drop of 2 V. A common-emitter current gain of 40, along with a low specific on-resistance of 6.0m/spl Omega//spl middot/cm/sup 2/ was observed at room temperature. These results show significant improvement over state-of-the-art. High temperature current-voltage characteristics were also performed on the large-area bipolar junction transistor device. A collector current of 10A is observed at V/sub CE/=2 V and I/sub B/=600 mA at 225/spl deg/C. The on-resistance increases to 22.5 m/spl Omega//spl middot/cm/sup 2/ at higher temperatures, while the dc current gain decreases to 30 at 275/spl deg/C. A sharp avalanche behavior was observed at a collector voltage of 1000 V. Inductive switching measurements at room temperature with a power supply voltage of 500 V show fast switching with a turn-off time of about 60 ns and a turn-on time of 32 ns, which is a result of the low resistance in the base.  相似文献

We report, to our knowledge, the best high-temperature characteristics and thermal stability of a novel /spl delta/-doped In/sub 0.425/Al/sub 0.575/As--In/sub 0.65/Ga/sub 0.35/As--GaAs metamorphic high-electron mobility transistor. High-temperature device characteristics, including extrinsic transconductance (g/sub m/), drain saturation current density (I/sub DSS/), on/off-state breakdown voltages (BV/sub on//BV/sub GD/), turn-on voltage (V/sub on/), and the gate-voltage swing have been extensively investigated for the gate dimensions of 0.65/spl times/200 /spl mu/m/sup 2/. The cutoff frequency (f/sub T/) and maximum oscillation frequency (f/sub max/), at 300 K, are 55.4 and 77.5 GHz at V/sub DS/=2 V, respectively. Moreover, the distinguished positive thermal threshold coefficient (/spl part/V/sub th///spl part/T) is superiorly as low as to 0.45 mV/K.  相似文献

InP-based single heterojunction bipolar transistors (SHBTs) for high-speed circuit applications were developed. Typical common emitter DC current gain (/spl beta/) and BV/sub CEO/ were about 17 and 10 V, respectively. Maximum extrapolated f/sub max/ of 478 GHz with f/sub T/ of 154 GHz was achieved for 0.5 /spl times/ 10 /spl mu/m/sup 2/ emitter size devices at 300 kA/cm/sup 2/ collector current density and 1.5 V collector bias. This is the highest f/sub max/ ever reported for any nontransferred substrate HBTs, as far as the authors know. This paper highlights the optimized conventional process, and the authors have great hopes for the process that offers inherent advantages for the direct implementation to high-speed electronic circuit fabrication.  相似文献

The selectively implanted buried subcollector (SIBS) is a method to decouple the intrinsic and extrinsic C/sub BC/ of InP-based double-heterojunction bipolar transistors (DHBTs). Similar to the selectively implanted collector (SIC) used in Si-based bipolar junction transistors (BJTs) and HBTs, ion implantation is used to create a N+ region in the collector directly under the emitter. By moving the subcollector boundary closer to the BC junction, SIBS allows the intrinsic collector to be thin, reducing /spl tau//sub C/, while simultaneously allowing the extrinsic collector to be thick, reducing C/sub BC/. For a 0.35 /spl times/ 6 /spl mu/m/sup 2/ emitter InP-based DHBT with a SIBS, 6 fF total C/sub BC/ and >6 V BV/sub CBO/ were obtained with a 110-nm intrinsic collector thickness. A maximum f/sub T/ of 252 GHz and f/sub MAX/ of 283 GHz were obtained at a V/sub CE/ of 1.6 V and I/sub C/ of 7.52 mA. Despite ion implantation and materials regrowth during device fabrication, a base and collector current ideality factor of /spl sim/2.0 and /spl sim/1.4, respectively, at an I/sub C/ of 100 /spl mu/A, and a peak dc /spl beta/ of 36 were measured.  相似文献
