当半导体薄片同时受到微波和光照射时,通过样品的微波传输系数与光的波长有关,当光的波长连续地变化时,微波传输系数也连续地变化。本文分析了在半导体薄片中的少子扩散长度、少子寿命及表面复合速度与上述微波传输系数的变化△T之间的关系,并通过测量半导体薄片的微波光电导谱计算这些参数。研究表明,可以从微波光电导谱中的△T的峰值位置直接算出少子扩散长度。这是一种无接触、无损伤的快速测试方法,测试区域是直径为3mm的一个圆斑,样品可以在测试台上自由移动。本方法的测试结果与其它方法所得的结果是较为一致的。  相似文献

描述了用直拉单晶(CZ)硅片采取铂液态源扩散的方法控制少子寿命,以达到减小快恢复二极管的反向恢复时间的目的.通过一系列的实验对铂扩散二极管的特性进行研究,分析了铂扩散二极管的反向恢复时间TRR、正向压降VF以及漏电流IR等参数之间的关系,并分析了反向恢复时间TRR的温度特性.得到TRR与VF之间的理想折衷:TRR为80~500 ns,VF控制在0.9~1.3 V.不但使TRR与VF的折衷有了较大的改善,而且在材料上采用了成本较低的直拉单晶硅片代替成本较高的外延片.分析了铂扩散温度和时间对反向恢复时间TRR和正向压降VF的影响,理论上解释了各主要参数之间相互影响的原因.  相似文献

为了在保持材料完整性的基础上,对单晶硅材料的质量进行评价,设计了一种利用表面光电压测量半导体少子扩散长度的系统.系统采用斩波器、单色仪和锁相放大器来获取半导体表面光电压信息,利用表面光电压与材料的光吸收系数的关系得出半导体少子扩散长度,重点阐述了系统的测量原理及各个模块的设计与实现方法.检测结果表明,量值恒定的表面光电压法用于测量半导体少子扩散长度能达到预期的效果.  相似文献

基于改善快恢复二极管的的动态特性,通过对二极管的横、纵向参数来进行分析,理论上提出了快恢复二极管的设计方法,并且结合SILVACO-TCAD仿真软件进行验证;得出了现代快恢复二极管应降低阳极浓度、减小基区少子寿命,采用加缓冲层的结论;这种结构极大的改善了快恢复二极管的正向导通特性,达到了优化动态特性的目的。  相似文献

近红外单光子读取电路读取盖革模式下的雪崩光电二极管雪崩信号。采用两个ps级的可编程ECL延时芯片,获得可调的门控脉冲,控制雪崩光电二极管(APD)死时间和淬灭雪崩信号,同时减少后脉冲的影响。详细介绍了门控脉冲产生模块、死时间控制模块以及雪崩信号提取电路。主要采用延迟鉴别、边沿锁存的方法提取雪崩光电二极管雪崩信号。在整个实验过程中,雪崩光电二极管工作温度为-55℃,脉冲宽度10 ns,门控频率1 MHz和10 MHz,激光器激光波长1 550 nm,单光子探测器是PGA-400InGaAs雪崩光电二极管。  相似文献

漂移阶跃恢复二极管(DSRD)一般应用于超宽带脉冲信号源,可以将纳秒级高压脉冲换向负载,这对于输出脉冲的上升前沿有很高的要求。文章提出了一种具有基区变掺杂的新型宽禁带材料漂移阶跃恢复二极管,将传统的基区掺杂变为阶梯式的浓度分布,基区内形成由浓度差导致的内建电场,该内建电场在DSRD放电回路反向泵浦阶段调节载流子分布,并加速载流子抽取。利用Sentaurus TCAD进行了器件电路联合仿真。结果表明,在具有相同峰值的电压情况下,新结构器件的正向注入结束时空穴最大速度较传统结构提升了29%,电压上升率为19.7 kV/ns,较传统结构(15.8 kV/ns)提升了25%。新结构使反向泵浦阶段的时间降低,输出的电压脉冲前沿的上升率更大,且工艺流程只需调节外延时的气体剂量,工艺上可实现。  相似文献

用光电导衰退法测量半导体薄片的少子寿命时,由于表面复合的影响,通常从光照后少子衰退曲线中算得的表观寿命与实际的体寿命是相差很大的.本文给出了少子扩散方程的一种解法,计算表明,少子光电导衰退曲线用本方法解出的一次模和二次模的叠加来表示已是足够了.可以利用算得的一次模、二次模表达式从少子衰退曲线中算出表面复合速度和少子体寿命,其计算方法是比较方便的.本文还给出了一些实验和计算结果.  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

It is well known that adding more antennas at the transmitter or at the receiver may offer larger channel capacity in the multiple-input multiple-output(MIMO) communication systems. In this letter, a simple proof is presented for the fact that the channel capacity increases with an increase in the number of receiving antennas. Waveguide multilayer optical card (WMOC) is a novel storage device of three-dimensional optical information. An advanced readout system fitting for the WMOC is introduced in this paper. The hardware mainly consists of the light source for reading, WMOC, motorized stages addressing unit, microscope imaging unit, CCD detecting unit and PC controlling & processing unit. The movement of the precision motorized stage is controlled by the computer through Visual Basic (VB) language in software. A control panel is also designed to get the layer address and the page address through which the position of the motorized stages can be changed. The WMOC readout system is easy to manage and the readout result is directly displayed on computer monitor.  相似文献

Using multiple importance sampling (MIS) technique, the optical communication system performance affected by polarization-mode dispersion (PMD) and polarization-dependent loss (PDL) is simulated numerically. The power penalties and system outage probabilities are obtained for optical communication systems with on-off keying (OOK) or differential phase shift keying (DPSK) modulation. The simulation results show that DPSK always performs better than OOK. When the system has moderate PDL (about 1.5 dB), it is necessary to compensate effectively the fiber PMD in order to enhance the system tolerance to the PMD and PDL. However, the efficiency of PMD compensation will degrade rapidly when the PMD of the whole optical link drops into the low value.  相似文献
