采用脉冲激光沉积(PLD)法在Pt/Ti/SiO2/Si(001)基片上制备了Ba0.6Sr0.4TiO3(BST)薄膜,对Pt/BST/Pt电容器在空气中进行400℃快速退火(RTA)处理,研究了快速退火对Pt/BST/Pt电容器的结构和性能的影响。结果表明:快速退火虽然对BST薄膜的结晶质量影响较小,但却极大改善了Pt/BST/Pt电容器的电学性能。当测试频率为100kHz、直流偏压为0V时,介电损耗从快速退火前的0.07减小到0.03,介电常数和调谐率略有增加。快速退火后负向漏电流过大现象得到了明显抑制,正负向漏电流趋于对称,在300×103V/cm电场强度下,漏电流密度为4.83×10–5A/cm2。  相似文献

采用射频磁控溅射法在Pt/Ti/SiO2/Si衬底上制备了BaxSr1-xTiO3(BST)薄膜,对BST/Pt/Ti/SiO3/Si结构进行了XPS深度分析。研究结果表明:制备的BST薄膜内部化学成分基本一致;氧缺位在薄膜体内比表面更严重)Pt底电极向薄膜、衬底之间扩散,BST/Pt及Pt/SiO2之间存在明显的界面过渡层。  相似文献

用R.F.磁控溅射法在p—Si(100)衬底上沉积Ba0.5Sr0.5TiO3/RuO2异质结,BST薄膜的晶相和表面形貌用XRD和SEM分析,表明在衬底温度为550℃时,薄膜的结晶度高、表面粗糙、晶粒较大.电容器InGa/BST/RuO2的介电特性由ε-V特性和I—V特性描述.薄膜在零偏压下ε=230、tgδ≈0.03.低电场条件下,薄膜的漏电流随电压呈饱和特性,属电子跳跃传导,且通过改善薄膜的结晶度可减小该漏电流.高电场条件下,漏电流符合肖特基发射规律.  相似文献

采用射频磁控溅射与微细加工技术,制得Cu/BST/Pt/Ti/SiO2/Si的MIM(金属-绝缘体-金属)微电容结构。研究了不同退火时间、薄膜厚度对钛酸锶钡(BST)纳米薄膜介电常数和漏电流密度的影响,结果表明,随着退火时间的延长,BST纳米薄膜结晶度提高,介电常数增加,退火30 min的纳米薄膜具有最高的介电常数和较小的漏电流密度。同时还得出介电常数随薄膜厚度的减少而减少,在0.1 MV/cm下,90 nm和50 nm薄膜的漏电流密度分别为5.35×10-8A/cm2和6×10-6A/cm2。  相似文献

考察了在溶胶-凝胶(Sol-Gel)工艺中化学添加剂对钛酸锶钡(BST)溶胶的粒度分布的影响。通过对化学添加剂的优选,制备出具有优异电性能的BST薄膜。X-射线衍射(XRD)表明在Pt/Cr/SiO2/Si衬底上制备的BST薄膜具有完整的钙钛矿结构,AFM表面形貌显示BST薄膜表面致密、平整、无裂纹,平均晶粒尺寸约50 nm。漏电流测试表明BST薄膜在0~9 V的外加偏压下始终保持着较低的漏电流,在外加偏压为8.8 V时,漏电流密度为2.9×10-6A/cm2。  相似文献

溶胶-凝胶法制备外延Ba1-xSrxTiO3薄膜及其结构与性能研究   总被引:5,自引:0,他引:5  
应用溶胶-凝胶技术在Pt/MgO(100)衬底上成功地制备了Ba0.65Sr0.35TiO3外延薄膜.XRD和SEM分析结果表明该薄膜在O2气氛中650℃热处理1h后,其(001)面是沿着Pt(100)和MgO(100)面外延取向生长的;薄膜表面均匀致密,厚度为260nm,平均晶粒大小为48.5nm.当测试频率为10kHz时,BST薄膜的介电常数和损耗因子分别为480和0.02.介电常数-温度关系测试结果表明sol-gel工艺制备的Ba0.65Sr0.35TiO3薄膜其居里温度在35℃左右,且在该温度下Ba0.65Sr0.35TiO3薄膜存在扩散铁电相变特征.当外加偏置电压为3V时,BST薄膜的漏电流密度为1.5×10-7A/cm2.该薄膜可作为制备新型非制冷红外焦平面阵列和先进非制冷红外热像仪的优选材料.  相似文献

采用射频溅射,在Ba0.65Sr0.35TiO3(BST)薄膜和Pt/Ti/SiO2/Si衬底之间制备10 nm的Ba0.65Ru0.35RUO3 (BSR)缓冲层,研究了BSR缓冲层对BST薄膜结构和性能的影响.与没有BSR缓冲层的BST薄膜相比,BSR缓冲层可使BST薄膜呈高度a轴择优取向生长,改善了薄膜的介电常数,降低了薄膜的漏电流密度,使其热释电系数达到7.45×10-1 C cm-2 K-1.表明利用BSR缓冲层可以制备高热释电性能的BST薄膜.  相似文献

用sol-gel法在Pt/Ti/SiO2/Si(100)衬底上制备了掺Co的钛酸锶钡(BST)薄膜,研究了Co的掺杂量x(Co)对BST薄膜的晶相结构和电学性能的影响。结果表明:随着x(Co)的增加,BST薄膜的介电常数εr,介质损耗tgδ和漏电流密度JL均降低;当x(Co)为5%时,BST薄膜的εr、tgδ、JL、可调性和品质因子分别为:228.3、0.013、3.69×10–7 A/cm2、15.4%、12.03。  相似文献

用SoI—Gel法制备出表面致密,界面清晰的BST铁电薄膜。分析了BST薄膜的J-V特性,由于使用了不同的上下电极,导致J—V曲线的不对称,且在外延生长的Pt电极上制备的BST薄膜有较低的漏电流。分别在大气和干燥气氛下测量了BST薄膜的介电特性,分析结果表明:湿度对BST薄膜的介电特性有很大的影响,为了得到正确的介电特性,其测量必须在真空或干燥气氛下进行。  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

It is well known that adding more antennas at the transmitter or at the receiver may offer larger channel capacity in the multiple-input multiple-output(MIMO) communication systems. In this letter, a simple proof is presented for the fact that the channel capacity increases with an increase in the number of receiving antennas. Waveguide multilayer optical card (WMOC) is a novel storage device of three-dimensional optical information. An advanced readout system fitting for the WMOC is introduced in this paper. The hardware mainly consists of the light source for reading, WMOC, motorized stages addressing unit, microscope imaging unit, CCD detecting unit and PC controlling & processing unit. The movement of the precision motorized stage is controlled by the computer through Visual Basic (VB) language in software. A control panel is also designed to get the layer address and the page address through which the position of the motorized stages can be changed. Using multiple importance sampling (MIS) technique, the optical communication system performance affected by polarization-mode dispersion (PMD) and polarization-dependent loss (PDL) is simulated numerically. The power penalties and system outage probabilities are obtained for optical communication systems with on-off keying (OOK) or differential phase shift keying (DPSK) modulation. The simulation results show that DPSK always performs better than OOK. When the system has moderate PDL (about 1.5 dB), it is necessary to compensate effectively the fiber PMD in order to enhance the system tolerance to the PMD and PDL. However, the efficiency of PMD compensation will degrade rapidly when the PMD of the whole optical link drops into the low value.  相似文献
