Controlled and effective p-type doping is a key ingredient forin situ growth of high performance HgCdTe photodiode detectors. In this paper, we present a detailed study of p-type doping with
two arsenic precursors in metalorganic chemical vapor deposition (MOCVD) of HgCdTe. Doping results from a new precursortris-dimethylaminoarsenic (DMAAs), are reported and compared to those obtained from tertiarybutylarsine (TBAs). Excellent doping
control has been achieved using both precursors in the concentration range of 3 × 1015-5 × 1017 cm−3 which is sufficient for a wide variety of devices. Arsenic incorporation efficiency for the same growth temperature and partial
pressure is found to be higher with DMAAs than with TBAs. For doping levels up to 1 × 1017 cm−3, the alloy composition is not significantly affected by DMAAs. However, at higher doping levels, an increase in the x-value
is observed, possibly as a result of surface adduct formation of DMAAs dissociative products with dimethylcadmium. The activation
of the arsenic as acceptors is found to be in the 152–50% range for films grown with DMAAs following a stoichiometric anneal.
However, a site transfer anneal increases the acceptor activation to near 100%. Detailed temperature dependent Hall measurements
and modeling calculations show that two shallow acceptor levels are involved with ionization energies of 11.9 and 3.2 meV.
Overall, the data indicate that DMAAs results in more classically behaved acceptor doping. This is most likely because DMAAs
has a more favorable surface dissociation chemistry than TBAs. Long wavelength infrared photodiode arrays were fabricated
on P-on-n heterojunctions, grownin situ with iodine doping from ethyl iodide and arsenic from DMAAs on near lattice matched CdZnTe (100) substrates. At 77K, for
photodiodes with 10.1 and 11.1 (im cutoff wavelengths, the average (for 100 elements 60 × 60 μm2 in size) zero-bias resistance-area product, R0A are 434 and 130 ohm-cm2, respectively. Quantum efficiencies are ≥50% at 77K. These are the highest R0A data reported for MOCVDin situ grown photodiodes and are comparable to state-of-the-art LPE grown photodiodes processed and tested under identical conditions. 相似文献

以工业品烷基酚聚氧乙烯醚OP-n(n=4,6,8,10,15)为起始原料,合成了烷基酚聚氧乙烯醚乙酸盐OPC-n和磺酸盐OPS-n两个系列的阴-非离子表面活性剂。以酸值和黏度不同的胜利单家寺和陈庄稠油为实验油样。将OPC-n和OPS-n溶于矿化度5811 mg/kg的胜利标准盐水和NaCl、CaCl2盐水中作为水相,按油、水质量比7∶3在50℃用玻棒搅拌混合,观察是否形成水包油乳状液并测黏度进行确认。在胜利标准盐水溶液中,OPC-n和OPS-n乳化稠油所需的最低质量分数,随稠油、表面活性剂类型及氧乙烯链节数n而变,一般而言,OPC-n系列中的OPC-8和OPS-n系列中的OPS-4乳化稠油的性能最好,该最低质量分数值分别为0.05%或0.025%和0.025%。在NaCl盐水溶液中,OPC-n的该最低质量分数值与稠油和n有关,均随盐含量增加而增大,在盐含量≤15%时,抗盐性最好的OPC-8和OPC-10的该值≤0.05%;OPS-n的抗盐性好于OPC-n。OPC-n的抗钙性良好,钙盐含量为2%时该最低质量分数≤0.1%;OPS-n的抗钙性更好,钙盐含量为2%和3%时该最低质量分数仅为0.025%或0.05%。表6参5。 相似文献

The feasibility of a new alloy design concept utilizing the principle of ‘tungsten bronze effect’ is critically evaluated for the development of metallic bipolar plates for proton exchange membrane fuel cell (PEMFC). An austenitic stainless steel (ASS) is modified with W and La to improve the stability of the passive film in an acidic environment as well as to reduce the contact resistance by the tungsten bronze effect. The experimental ASS containing W and La was evaluated in a simulated PEMFC environment of H3PO4 and H2SO4 solutions at 80 °C, and the electrical property was evaluated by performing a contact resistance test. The test results show that the ASS modified with W and La has good passive film stability for corrosion resistance and low contact resistance. The X-ray photoelectron spectroscopy (XPS) analysis clearly suggests the possibility of the tungsten bronze effect from the change in valency state of W6+ to W5+ in the passive film formed on the modified ASS. The feasibility of a new alloy design concept utilizing the ‘tungsten bronze effect’ is well demonstrated; however, more study is highly required for the development of metallic bipolar plates of PEMFC. 相似文献

局部均值函数的求取是局部均值分解(LMD)的关键环节。针对局部均值函数求取存在偏差进而造成模态混叠的问题,提出了一种基于局部积分均值的LMD风电机组齿轮箱故障诊断方法。该方法改变了对相邻两极值点求平均值的思路,采用求取相邻两极值点的局部积分均值,再通过滑动平均法进行平滑处理,最终得到局部均值函数。为实现风电机组齿轮箱故障诊断,首先采用改进LMD方法对信号进行降噪处理,然后采用多尺度熵提取降噪处理后信号的特征向量,最后采用极限学习机进行故障诊断。通过仿真分析,证明了该方法能有效解决模态混叠现象,提高了LMD的分解精度。试验验证分析表明,该方法的故障诊断准确率为100%,通过对比分析表明,该方法优于其他故障诊断方法,具有工程应用价值。 相似文献

A number of reasons have been suggested for the rapid decline in influence and credibility experienced by William McDougall after his arrival in America. To obtain some evidence on this issue, all articles appearing in The New York Times between 1906 and 1940 in which McDougall was mentioned were coded for the nature of the image conveyed. Articles mentioning the two authors most similar to McDougall in terms of number of citations, Joseph Jastrow and Edward L. Thorndike, were also coded for the nature of the image conveyed. In contrast to the images of Jastrow and Thorndike, the image McDougall conveyed was significantly more negative. McDougall was more often satirized, and references to McDougall were significantly less likely to be simple reporting of something he had said or done. Results are discussed in terms of the role of the press in "deciding" controversies in which the scientific community has lost interest. 为获得铀酰(UO22+)吸附性能高的吸附剂,以蒙脱石(Montmorillonite,MMT)和铁酸盐(ZnFe2O4)为原材料与L-半胱氨酸通过水热反应制备了硫掺杂ZnFe2O4(S-ZnFe2O4)和ZnFe2O4/MMT(S-ZnFe2O4/MMT),采用XRD、FTIR和SEM对S-ZnFe2O4和S-ZnFe2O4/MMT进行了结构表征,研究了pH、接触时间和UO22+初始质量浓度对UO22+吸附效果的影响,结果表明:S-ZnFe2O4呈高分散的纳米颗粒状,并且均匀分布于蒙脱石片层结构表面;S-ZnFe2O4与蒙脱石复合后能明显提高其UO22+吸附性能,最佳吸附pH为6.0;S-ZnFe2O4和S-ZnFe2O4/MMT复合材料对UO22+的最大吸附量分别为51.44 mg/g和68.45 mg/g;吸附符合Langmuir等温吸附模型和伪二阶动力学模型,说明吸附过程属于表面单分子层化学吸附。 相似文献

本文从强韧化机制方面,研究了用于铝合金型材挤压模具的3Cr2W8V钢在不同热处理工艺条件下的金相组织,显微结构与断口,常温与高温下的力学性能。结果表明,采用1250℃以上超高温淬火加400-500℃中温回火的强韧化处理工艺,可使该钢同时获得具有良好力学性能和较好韧性、热强性、热稳定性、热疲劳性、耐磨性等相结合的综合性能。 相似文献

采用高温固相法成功制备了不同Na+掺杂浓度的Li1-xNaxNi1/3Co1/3Mn1/3O2锂离子电池正极材料,探究了Na元素掺杂对层状氧化物正极材料结构以及电化学性能的影响。通过X射线粉末衍射仪和扫描电子显微镜表征了材料的结构和形貌,结果表明,当x≤0.3时,样品不会出现其它杂相;当x>0.3时,样品中会出现NaNi1/3Co1/3Mn1/3O2的杂相。同时随着掺杂浓度的增加,样品的阳离子混排度逐渐增加。电化学性能结果表明,少量Na+的掺入可以提高LiNi1/3Co1/3Mn1/3O2在0.2C,0.5C下的放电比容量并增强其循环稳定性,但会损坏材料的倍率性能。 相似文献
