A 5-V-only 16-Mb CMOS flash memory with sector erase mode is described. An optimized memory cell with diffusion self-aligned drain structure and channel erase are keys to achieving 5-V-only operation. By adopting this erase method and row decoders to apply negative bias, 512-word sector erase can be realized. The auto chip erase time of 4 s has been achieved by adopting 64-b simultaneous operation and improved erase sequence. The cell size is 1.7 μm×2.0 μm and the chip size is 6.3 mm×18.5 mm using 0.6-μm double-layer metal triple-well CMOS technology  相似文献

We found that differential scattering cross sections for medium and low energy He+ and Ne+ impact on high Z-atoms were significantly enhanced compared with those calculated from the inter-atomic potential based on the Hartree–Fock–Slater atomic model coupled with the bare nuclear charge of a projectile. The enhanced scattering cross sections determined experimentally are reproduced well by a simple model that the center of gravity of target electrons is shifted toward the projectile during a large-angle collision. The shift from the target nucleus is expressed as a function of inter-nuclear distance in terms of a dipole moment (Z1 and Z2: atomic numbers of projectile and target, : polarizability, e: electron charge). The effective polarizability β (≡Z1/Z2) is expressed as a function of ion velocity v [107 cm/s], in the form β = 0.079 exp[−0.46v].  相似文献

To increase chemical reaction rates, general solutions include increasing the concentration/temperature and introducing catalysts. In this study, the rate constant of an electrophilic metal coordination reaction is accelerated 23-fold on the surface of layered aluminosilicate (LAS), where the reaction substrate (ligand molecule) induces dielectric polarization owing to the polar and anionic surface. According to the Arrhenius plot, the frequency factor (A) is increased by almost three orders of magnitude on the surface. This leads to the conclusion that the collision efficiency between the ligands and metal ions is enhanced on the surface due to the dielectric polarization. This is surprising because one side of the ligand is obscured by the surface, so the collision efficiency is expected to be decreased. This unique method to accelerate the chemical reaction is expected to expand the range of utilization of LASs, which are chemically inert, abundant, and environmentally friendly. The concept is also applicable to other metal oxides which have polar surfaces, which will be useful for various chemical reactions in the future.  相似文献

Hydrosols containing silver nanoparticles were prepared from copolymers of ethylene glycol (EG) and vinyl pyrrolidone (VPy). The copolymers were synthesized using a macro-azo-radical initiator appended with EG units. The hydrosols were prepared by simply stirring the copolymers with AgNO3 in water at room temperature. The nanoparticles conferred thermal stability to the hydrosols, up to 80 °C. Spectroscopic, thermal, and gas chromatography analyses revealed that the silver nanoparticles were protected by EG and carbonyl groups with strong interaction between silver and the oxygen species of EG and VPy.  相似文献

Minimally invasive percutaneous medical procedures are widely accepted in current clinical practice. However, with current techniques, the procedures are challenging and a high level of expertise is required to perform them successfully. This paper presents a novel steerable needle device for percutaneous interventions that allows the physician to steer the tip of the needle during insertion which eases the challenge associated with reaching the target. The steering concept uses slightly modified, off-the-shelf medical biopsy needles. A controlled lateral steering motion of over 30 mm during a 100-mm needle insertion is demonstrated with a 20-gauge needle in tissue-mimicking phantoms. A hand-held, motorized device has been built that actuates the needle base to produce a desired steering direction and magnitude at the tip. Steering commands may be supplied either by user input or by computer control. For the latter case, a method of software path planning has been developed that automatically steers the needle to a target.  相似文献

Interdependence between airways and the lung parenchyma is thought to be a major mechanism preventing excessive airway narrowing during bronchoconstriction. Because the elastance of the lung increases during bronchoconstriction, the lung's tethering force could also increase, further attenuating bronchoconstriction. We hypothesized that the bulk (kappa) and shear moduli (mu) of the lung increase similarly during bronchoconstriction. To test this hypothesis, we excised rabbit lungs and measured the lung volume, pulmonary elastance, kappa, and mu at transpulmonary pressures of 4, 6, 8, 12, and 16 cmH2O using pressure-volume curves, slow oscillations of the lung, and an indentation test. Bronchoconstriction was induced by nebulizing carbachol by using small tidal-volume ventilation to prevent hyperinflation. The measurement of kappa and mu was repeated after carbachol treatment. After carbachol treatment, the increase in kappa was significantly greater than that in mu. The estimated value for mu was approximately 0.5 x transpulmonary pressure both before and after carbachol treatment. These data suggest that the tethering effect of the lung parenchyma, which serves to attenuate bronchoconstriction, is not significantly increased during carbachol administration unless there is hyperinflation.  相似文献

Commercial development of trans-1,4-polyisoprene from Eucommia ulmoides Oliver (EU-rubber) requires specific knowledge on selection of high-rubber-content lines and establishment of agronomic cultivation methods for achieving maximum EU-rubber yield. The development can be facilitated by high-throughput and highly sensitive analytical techniques for EU-rubber extraction and quantification. In this paper, we described an efficient EU-rubber extraction method, and validated that the accuracy was equivalent to that of the conventional Soxhlet extraction method. We also described a highly sensitive quantification method for EU-rubber by Fourier transform infrared spectroscopy (FT-IR) and pyrolysis-gas chromatography/mass spectrometry (PyGC/MS). We successfully applied the extraction/quantification method for study of seasonal changes in EU-rubber content and molecular weight distribution.  相似文献
