Large domain wall (DW) conductivity in an insulating ferroelectric plays an important role in the future nanosensors and nonvolatile memories. However, the wall current was usually too small to drive high-speed memory circuits and other agile nanodevices requiring high output-powers. Here, a large domain-wall current of 67.8 μA in a high on/off ratio of ~4460 was observed in an epitaxial Au/BiFeO3/SrRuO3 thin-film capacitor with the minimized oxygen vacancy concentration. The studies from read current-write voltage hysteresis loops and piezo-response force microscope images consistently showed remaining of partially unswitched domains after application of an opposite poling voltage that increased domain wall density and wall current greatly. A theoretical model was proposed to explain the large wall current. According to this model, the domain reversal occurs with the appearance of head-to-head and tail-to-tail 180° domain walls (DWs), resulting in the formation of highly conductive wall paths. As the applied voltage increased, the domain-wall number increased to enhance the on-state current, in agreement with the measurements of current-voltage curves. This work paves a way to modulate DW currents within epitaxial Au/BiFeO3/SrRuO3 thin-film capacitors through the optimization of both oxygen vacancy and domain wall densities to achieve large output powers of modern domain-wall nanodevices.  相似文献

Aging and fatigue are the two main concerns regarding the performance reliability of piezoelectric ceramics. Compared with fatigue, less efforts have been made towards clarifying the micromechanisms of aging. In this report, we employ electric field in-situ transmission electron microscopy (TEM) to directly visualize the domain structure evolution during fatigue and the subsequent aging process in the 0.5Ba(Zr0.2Ti0.8)O3–0.5(Ba0.7Ca0.3)TiO3 (BZT–BCT) polycrystalline ceramic. The macroscopic aging behaviors, including the development of internal bias field (Ebias) and the degradation in switchable polarization (2Pr), are correlated with the microscopic domain wall clamping and domain disruption resulted from the redistribution of oxygen vacancies driven by depolarization field.  相似文献

Data driven-based intelligent fault diagnosis methods, as a promising approach, have been widely employed in the health management and maintenance decision of rotating machinery. However, the domain shift phenomenon caused by internal and external interference inevitably exists in practical application scenarios, which significantly deteriorates the performances of the intelligent diagnosis model. And the preparation of label information in real complex scenes is usually time-consuming and expensive. To overcome these challenges, a novel unsupervised domain adaptation framework named deep multi-scale adversarial network with attention (MSANA) is introduced for machinery fault diagnosis. It is established based on two main components, one is the shared feature generator, which is constructed by two novel multi-scale modules with attention mechanism, and the other part is a fault pattern recognition module composed of two differentiated discriminators. While the multi-scale module is used to obtain rich features through different internal perceptual scales, the attention mechanism determines the weights of different scales, which promotes the dynamic adjustment performance and adaptive ability of the model. Then, decision boundary assisted adversarial learning strategy is employed to eliminate domain distribution differences and obtain domain-invariant features. A total of ten rolling bearing-based transfer scenarios and six gearbox-based transfer scenarios are adopted to evaluate the transferability of the proposed MSANA model, and the cross-domain transfer results show that it has superior transferability and stability.  相似文献

针对领域自适应问题中源域和目标域的联合分布差异最小化问题,提出两阶段领域自适应学习方法.在第一阶段考虑样本标签和数据结构的判别信息,通过学习一个共享投影变换,使投影后的共享空间中边缘分布的差异最小.第二阶段利用源域标记数据和目标域非标记数据学习一个带结构风险的自适应分类器,不仅能最小化源域和目标域条件分布差异,还能进一步保持源域和目标域边缘分布的流形一致性.在3个基准数据集上的实验表明,文中方法在平均分类准确率和Kappa系数两项评价指标上均表现较优.  相似文献

隐伏采空区的探测已成为近年来研究课题,采用无人机搭载发射装置,高空平面布置探测线和测点,克服在陡峭的山坡难以布置探测工作,消除地形地貌及其它条件对探测工作带的误差。对已知空区的探测和分析,验证了该方法的有效性和精确程度,为后续其它探测提供了频率域区间和参数校正。研究表明:此方法具有适用性强、工作效率高和精确度高优点,是一种可用于隐伏空区的探测方法,分析过程中可以辨别采空区变形情况。  相似文献

This work developed a computational methodology to evaluate and compare standard fire exposures such as those outlined in ASTM E119 with real fire exposures and determine the difference in the temperature rise of a rail car floor assembly. The real fire exposures simulated in this work were identified in a review of incidents and consisted of a constantly-fed diesel fuel spill, a localized trash fire, and a gasoline spill simulated from a collision of the railcar with an automobile. These realistic fire exposures were applied to a variety of exemplar rail cars representative of single-level and bi-level passenger cars. These floor assembly models exposed to realistic fires were simulated in Fire Dynamics Simulator (FDS). The thermal exposure at the underside of railcar provided by FDS was coupled with a thermal model in ABAQUS, which provided the evolution of temperature in different components of the floor assembly. The standard scenarios were simulated for 2 hours instead of the typical 30 minutes to identify the appropriate exposure duration in ASTM E119, which can better represent a real fire scenario. The average and maximum temperatures predicted at the unexposed surface for both scenarios were compared with the threshold values given in NFPA 130.  相似文献
