Noise measurements both on transmission line model (TLM) test structures and on associated HBT's are presented. Contact noise is proved to be negligible in the TLM's related to the base structure of transistors. A Hooge parameter for p++ doped GaAs is extracted. Activation energies are calculated from results versus temperature. Considering the TLM related to the structure of the emitter, it is shown that the g-r levels observed originate from the AlGaAs layer. Noise measurements on HBT's also exhibit excess noise. A value of the cutoff frequency between the equivalent input current white noise and the 1/f component is given. The base current dependencies associated with different measurement configurations suggest the 1/f noise to come from the base or the emitter-base junction. The g-r components are studied as a function of temperature. Activation energies are deduced. Finally a comparison of the TLM and HBT noise results is presented. The presence of the complex DX center and of g-r levels in the base region are proposed as possible origins for the g-r noise in HBT's  相似文献

The issue of this paper concerns 0.35 μm Bi-CMOS double polysilicon bipolar transistors and 0.5 μm Bi-CMOS simple polysilicon bipolar transistors. Low-frequency noise measurements are performed. Noise spectral densities are analysed versus bias and geometry. From these noise measurements, base and emitter series resistances are extracted. A comparison of both technologies is done. Though double polysilicon transistors have a more complex structure than the simple polysilicon ones, they exhibit similar or even better performances. Indeed, DC characteristics and noise levels are equivalent for both technologies. Double polysilicon transistors exhibit a reduction of the base resistance and a significant improvement of the transition frequency fT is obtained.  相似文献

The noise behaviour of p/sup +/-GaAs transmission line models (TLMs) associated with the technology of heterojunction bipolar transistors is presented. Devices of different lengths all exhibit excess noise composed of 1/f and generation-recombination noise. Noise spectra are studied as a function of different bias and different sample lengths. Our previous study in vivo suggested that vascular smooth muscle cells (VSMCs) in stroke-prone spontaneously hypertensive rats (SHRSP) were vulnerable when plasma components were deficient. Therefore, we cultured VSMCs isolated from normotensive and hypertensive rats to clarify the weakness of VSMCs isolated from hypertensive rats and maintained in plasma-deficient conditions by employing ultrastructural and biochemical analyses. VSMCs, obtained from normotensive rats and cultured without fetal bovine serum (FBS) for 1 week, were intact and well differentiated; without FBS for 2 weeks retained their original structures except for several degenerative changes. VSMCs, obtained from hypertensive rats and cultured without FBS for 2 weeks, were extensively damaged and lost their cell organelles. Apoptotic bodies were frequently observed. We also cultured VSMCs in medium containing a variety of growth factors. VSMCs obtained from normotensive rats and cultured with epidermal growth factor or insulin-like growth factor-1 for 2 weeks were almost intact, as were VSMCs from hypertensive rats, although some degenerative changes of cell organelles were observed. VSMCs from hypertensive rats, maintained with platelet-derived growth factor-BB or basic fibroblast growth factor, were generally in poor condition. Thus VSMCs from hypertensive rats have hereditary weaknesses in cell survival including apoptosis and require specific growth factors for their maintenance.  相似文献

Pyridine has been shown to be an effective inducer of the ethanol-inducible cytochrome P-450IIE1 in both liver and lung. The oxidation of 2-butanol by rat liver is inducible by chronic ethanol consumption. The purpose of this study was to determine the effect of pyridine on the hepatic and pulmonary metabolism of butanol. Comparisons were made between rat and rabbit. Acute pyridine treatment (200 mg/kg, ip) increased hepatic metabolism of 2-butanol in the rat twofold and in the rabbit threefold. The effect of pyridine on hepatic butanol oxidase is similar to the effect reported by other investigators for ethanol administered in the drinking water for 3 wk. Control rabbit pulmonary butanol oxidase activity was 10-fold higher than that in the rat. Pyridine decreased pulmonary butanol oxidase activity in the rabbit. The effect was demonstrated both in vitro and in the isolated perfused rabbit lung. Pyridine had no effect on pulmonary butanol oxidase activity in the rat.  相似文献

Partial cDNA sequencing to obtain expressed sequence tags (ESTs) has led to the identification of tags to about 8,000 of the estimated 20,000 genes on Arabidopsis thaliana. This figure represents four to five times the number of complete coding sequences from this organism available in international databases. In contrast to mammals, many proteins are encoded by multigene families in A. thaliana. Using ribosomal protein gene families as an example, it is possible to construct relatively long sequences from overlapping ESTs which are of sufficiently high quality to be able to unambiguously identify tags to individual members of multigene families, even when the sequences are highly conserved. A total of 106 genes encoding 50 different cytoplasmic ribosomal protein types have been identified, most proteins being encoded by at least two and up to four genes. Coding sequences of members of individual gene families are almost always very highly conserved and derived amino acid sequences are almost, if not completely, identical in the vast majority of cases. Sequence divergence is observed in untranslated regions which allows the definition of gene-specific probes. The method can be used to construct high-quality tags to any protein.  相似文献
