电力机车逻辑控制单元的设计

电力机车逻辑控制单元（LCU）是一种用微机和电力电子器件构成的新型无触点控制装置。本文分析了电力机车逻辑控制单元的设计方法，着重阐述了系统硬件组成，工作原理和软件流程，并对容错技术在电力机车逻辑控制单元中的应用作了简单介绍。     

最优化技术在精馏过程综合中的应用及研究进展

数学最优化技术在过程系统综合中起着重要作用。本文综述了混合整数非线性规划(MINLP)和随机优化两类最优化方法在多组分精馏过程综合中的应用及取得的新成果。首先对离散流程结构的表达方法、MINLP模型的建立和求解方法、以及各种方法的优缺点等方面进行了比较分析；随后提出了一种新的可包括复杂精馏结构的编码表达法及一个求解混合变量问题的随机优化策略；最后对该领域发展提出展望。     

Source/drain junction fabrication for Ge metal-oxide-semiconductor field-effect transistors

We established fabrication methods for high-quality Ge n⁺/p and p⁺/n junctions using thermal diffusion of P and implantation of B, respectively. The carrier concentrations in n⁺ and p⁺ layers were as high as 4 × 10¹⁹ and 2 × 10¹⁹ cm^− 3, respectively. It was found that a peripheral surface-state current dominates the reverse leakage current in an n⁺/p junction diode. The protection of junction surfaces from plasma damage during the SiO₂ deposition was essential to achieve high-quality source/drain junctions. The surface passivation with a GeO₂ interlayer was harmful to an n-channel metal-oxide-semiconductor field-effect transistor (MOSFET) because of an increase in a surface leakage current due to inversion carriers. For a p-channel MOSFET, on the other hand, the GeO₂ interlayer plays a role in decreasing the surface leakage current.

内蒙古自治区副主席郝益东谈加快城镇建设和发展

地处我国北疆的内蒙古自治区地域辽阔、自然景观独特、民族风情浓郁、历史文化悠久、资源富集、蕴藏着巨大的发展潜力.日前,记者借参加乌兰察布撤盟设市庆典活动之机,拜访了内蒙古自治区副主席郝益东先生,请他就贯彻科学发展观,推进内蒙古城镇建设和发展这一主题发表看法.     

Phase structure and nano-domain in high performance of BaTiO3 piezoelectric ceramics

BaTiO₃ ceramics were prepared by conventional sintering technique with a special emphasis on the effects of sintering temperature (1100-1230 °C) on the crystalline structure and piezoelectric properties. XRD patterns indicated that the crystallographic structure changed from tetragonal phase to orthorhombic one with raising sintering temperature from 1160 °C to 1180 °C. Domains were shaped in a stripe and a herringbone in orthorhombic samples for BaTiO₃ ceramics. The domain width and domain density increased with raising sintering temperature. The BaTiO₃ ceramic sintered at 1190 °C showed the excellent electrical properties, d₃₃ = 355 pC/N, k_p = 40%, P_r = 10.2 μC/cm², respectively, which are originated to the contributions of both the crystallographic structure transition and nano-domain.     

基于HART协议的储罐自动计量系统的设计

研究和探讨了储罐自动计量使用的核心技术:储罐计量方法和HART通信协议,给出了HART协议在储罐自动计量系统中的应用实例.HART协议是模拟系统向数字系统转变过程中唯一向后兼容的智能仪表解决方案,在发挥现代现场总线技术优势的同时,保留了对现有工业电流标准4～20 mA信号的兼容性.本文对HART协议作了全面的分析,阐述了HART总线通信功能的软、硬件工作原理.     

逐步非线性规划法求解多组分废水最小化问题

对多组分用水系统的优化设计即废水最小化问题进行了研究，在逐步线性规划法的基础上，提出了逐步非线性规划法的过程优化设计方法。新方法首先按每个组分的限定浓度对各操作进行排序，然后对每个操作序列进行逐级优化匹配。然后通过比较选出一个用水量最小的设计，作为过程的最终设计。其中，对单元操作i的优化匹配就是解非线性规划问题。并通过一个实例计算结果表明，本文算法是简单而有效的。     

反应-分离集成的研究

本文分析了反应过程和分离过程之间存在的耦合特性和匹配作用规律,指出在某种程度上,反应—分离集成实际上是在一定分离方案下的反应器网络综合问题。通过目标函数对反应物浓度的导数分析,指出了反应过程和分离过程存在集成的必要条件为：эf/эCi〈0,且i为产物。以Van der Vusse反应为例,在不同分离方案和不同进料条件下分别讨论了反应—分离集成的可能性,结果表明：不同条件下所得到的反应—分离集成结构是不同的,运用导数分析的方法来判断并进行反应—分离集成是简捷、有效的。     

Influence of SiGe layer thickness and Ge fraction on compressive strain and hole mobility in a SiGe-on-insulator substrate fabricated by the Ge condensation technique

Both compressive strain (ε_c) and hole mobility (μ_h) were investigated for SiGe-on-insulator substrates with different values for the SiGe layer thickness (d) and Ge fraction (Ge%), which were fabricated by Ge condensation. We found that the ε_c introduced during Ge condensation was strongly dependent on d and Ge%. Thinner d is helpful for maintaining higher ε_c when Ge% is 50%. ε_c is dramatically relaxed with a further increase in Ge%. By varying the tradeoff between Ge% and ε_c, we achieved a maximum μ_h of approximately 570 cm²/V·s in the d range of 9-11 nm and Ge% range of 50-65%.
