An improved parasitic parameter extraction method for InP high electron mobil-ity transistor(HEMT)is presented.Parasitic parameter extraction is the first step of model parameter extraction and its accuracy has a great impact on the subsequent internal pa-rameter extraction.It is necessary to accurately determine and effectively eliminate the parasitic effect,so as to avoid the error propagation to the internal circuit parameters.In this paper,in order to obtain higher accuracy of parasitic parameters,parasitic parameters are extracted based on traditional analytical method and optimization algorithm to obtain the best parasitic parameters.The validity of the proposed parasitic parameter extraction method is verified with excellent agreement between the measured and modeled S-param-eters up to 40 GHz for InP HEMT.In 0.1-40 GHz InP HEMT,the average relative error of the optimization algorithm is about 9%higher than that of the analysis method,which verifies the validity of the parasitic parameter extraction method.The extraction of parasit-ic parameters not only provides a foundation for the high-precision extraction of small sig-nal intrinsic parameters of HEMT devices,but also lays a foundation for the high-preci-sion extraction of equivalent circuit model parameters of large signal and noise signals of HEMT devices. 相似文献

Ge2Sb2Tes is the most widely utilized chalcogenide phase-change material for non-volatile photonic applications,which undergoes amorphous-cubic and cubic-hexagonal phase transition under external excitations.However,the cubic-hexagonal optical contrast is negligible,only the amorphous-cubic phase transition of Ge2Sb2Te5 is available.This limits the optical switching states of traditional active dis-plays and absorbers to two.We find that increasing structural disorder difference of cubic-hexagonal can increase optical contrast close to the level of amorphous-cubic.Therefore,an amorphous-cubic-hexagonal phase transition with high optical contrast is realized.Using this phase transition,we have developed display and absorber with three distinct switching states,improving the switching perfor-mance by 50%.Through the combination of first-principle calculations and experiments,we reveal that the key to increasing structural disorder difference of amorphous,cubic and hexagonal phases is to intro-duce small interstitial impurities(like N)in Ge2Sb2Tes,rather than large substitutional impurities(like Ag)previously thought.This is explained by the formation energy and lattice distortion.Based on the impurity atomic radius,interstitial site radius and formation energy,C and B are also potential suit-able impurities.In addition,introducing interstitial impurities into phase-change materials with van der Waals gaps in stable phase such as GeSb4Te7,GeSb2Te4,Ge3Sb2Te6,Sb2Te3 will produce high optical con-trast amorphous-metastable-stable phase transition.This research not only reveals the important role of interstitial impurities in increasing the optical contrast between metastable-stable phases,but also proposes varieties of candidate matrices and impurities.This provides new phase-change materials and design methods for non-volatile optical devices with multi-switching states. 相似文献

NBI fast ion losses in the presence of the toroidal field ripple on EAST have been investigated by using the orbit code GYCAVA and the NBI code TGCO. The ripple effect was included in the upgraded version of the GYCAVA code. It is found that loss regions of NBI fast ions are mainly on the low field side near the edge in the presence of ripple. For co-current NBIs, the synergy effect of ripple and Coulomb collision on fast ion losses is dominant, and fast trapped ions located on the low field side are easily lost. The ripple well loss and the ripple stochastic loss of fast ions have been identified from the heat loads of co-current NBI fast ions. The ripple stochastic loss and the collisioninduced loss are much larger than the ripple well loss. Heat loads of lost fast ions are mainly localized on the right side of the radio frequency wave antennas from the inside view toward the first wall. For counter-current NBIs, the first orbit loss due to the magnetic drift is the dominant loss channel. In addition, fast ion loss fraction with ripple and collision for each NBI linearly increases with the effective charge number, which is related to the pitch angle scattering effect. 相似文献

Traditional material design concept has limited the development of higher performance catalysts. As a type of multi-element material, the high-entropy alloy ( HEA) , renovates the traditional alloy concept and exhibits excellent catalytic activity due to the high configuration entropy and catalytic stability. The nanoparticles ( NPs) like Ru-NPs, Pt-NPs with a diameter of less than 10 nm have a better catalytic effect than large-size catalysts. BaSO4 nanoparticles as important functional materials have attracted considerable research interests, due to their X-rays barrier and absorption properties. However, most of BaSO4 nanoparticles prepared by traditional technology are nanopowders with broad size distribution and poor dispersibility, which may greatly limit their applications. To the best of our knowledge, the synthesis of transparent BaSO4 nanodispersions was rarely reported. Here, we firstly present a novel and efficient method to prepare transparent and stable BaSO4 nanodispersions with a relatively small particle size around 10 to 17 nm using a precipitation method in a rotating packed bed (RPB), followed by a modification treatment using stearic acid. Compared with the BaSO4 prepared in a traditional stirred tank, the product prepared using an RPB has much smaller particle size and narrower size distribution. More importantly, by using RPB, the reaction time can be significantly decreased from 20 min to 18 s. Furthermore, the transparent BaSO4-polyvinyl butyral nanocomposite films with good X-ray shielding performance can be easily fabricated. We believe that the stable BaSO4 nanodispersions may have a wide range of applications for transparent composite materials and coatings with X-ray shielding performance for future research. 相似文献

To improve the overall efficiency of the energy system, the basic structure for the energy internet of coordination and optimization of “generation-grid-load-storage” of Huangpu District, Guangzhou, China is designed, while the arrangement for the output of centralized and distributed energy module and energy storage are proposed. Taking economic benefit maximization, environmental benefit maximization and energy efficiency maximization as sub-objectives, the mathematical model of multi-objective optimal allocation and operation strategy of the energy internet is established considering supply-demand balance constraints, equipment characteristic constraints, operation mode constraints, and energy conditions constraints. The calculation results show that without considering the outsourced electricity, the balanced strategy, the economic development strategy, the environmental protection strategy, and the energy efficiency strategy are obtained by calculation, which are all superior to the traditional energy supply strategy. Moreover, considering the outsourced electricity, the proportion of outsourced electricity to total electricity is 19.8%, which is the system optimization of the energy internet under certain power demand. Compared with other strategies without outsourced electricity, the outsourced electricity strategy can have a certain emission reduction effect, but at the same time reduce the economic benefit. Furthermore, the huge difference in demand for thermal and cooling load between industrial and commercial areas results in the installed capacity of gas distributed energy stations in industrial areas being nearly twice as large as that in commercial areas. Hollow mesoporous silica nanoparticles (HMSNs) have become an attractive drug carrier because of their unique characteristics including stable physicochemical properties, large specific surface area and facile functionalization, especially made into intelligent drug delivery systems (DDSs) for cancer therapy. HMSNs are employed to transport traditional anti-tumor drugs, which can solve the problems of drugs with instability, poor solubility and lack of recognition, etc., while significantly improving the anti-tumor effect. And an unexpected good result will be obtained by combining functional molecules and metal species with HMSNs for cancer diagnosis and treatment. Actually, HMSNs-based DDSs have developed relatively mature in recent years. This review briefly describes how to successfully prepare an ordinary HMSNs-based DDS, as well as its degradation, different stimuli-responses, targets and combination therapy. The Lower Cretaceous Xiagou Formation contains the major source rocks for the crude oils discovered in the Qingxi Sag and the South Uplift in the Jiuquan Basin, northwestern China. The Xiagou Formation source rock was formed in a closed, anoxic, reducing, alkaline lacustrine environment with a high salinity. Its high content of brittle minerals is favorable for the fracturing of reservoirs in source rock formations in the Qingxi Sag. The Xiagou Formation contains a great number of fair to excellent source rocks, and their organic matter (OM) came chiefly from plankton/algae and high plants as well as possibly bacterial organisms. The Xiagou Formation source rocks mainly contain Type II OM and some Type III and Type I OM, with good oil-generating potential. The source rock maturity is mainly in the early-mature and mature stages, and its Ro value corresponding to oil peak is about 0.8%, which is lower than classic oil peak Ro value of 1.0%; therefore, a great deal of hydrocarbon was generated before the classic oil peak Ro = 1.0%. Mature source rock in the Xiagou Formation tends to be distributed in the older members and at a greater depth. There is a better exploration potential of tight oil in the deep Qingxi Sag. 相似文献

Particle descent velocities in an annular stripper were measured by a laser Doppler velocimetry (LDV) system. In the radial direction, particle descent velocity was relatively constant in the mid-region of the stripper and increased towards the walls on both sides, exhibiting an anti-U-shaped distribution. Particle descent velocity in the radial mid-region increased with the increase of superficial gas velocity, and the maximum in the outer wall region increased significantly with the increase of solid mass flux. Superficial stripping gas velocity had stronger effect on particle velocity distributions near the stripper gas distributor, and such effect weakened with the increase of the distance from the distributor. Local particle velocity and its radial profiles could be adjusted by changing the superficial stripping gas velocity. Empirical formulas were established to describe the relationships between the local particle velocity and cross-sectional averaged velocity based on the effects of operating conditions and measuring positions.
