GaAs超高速电压比较器

本文简要介绍了GaAs超高速电压比较器的国际发展水平,GaAsBFL电压比较器的工作原理,CAD及工艺制造;并给出了研制的BFL比较器的测试结果。其电压分辨率可达30mV,上升与下降时间小于600ps,过驱动延迟小于300ps,为我国目前速率最高的电压比较器。

The article briefly describes the stareof the art of GaAs very high speed voltage comparator. The principle, CAD and process of GaAs Buffered FET Logic (BFL) circuit are introduced. The testing results of circuit are given: resolving power of voltage is 30mV, rise and fall time is less than 600ps, and overdriven delay is less than 300ps. It is the fastest voltage comparator in China.
