硼氮共掺杂碳管门压输运特性第一性原理研究

摘    要:利用结合第一性原理的密度泛函理论的非平衡格林函数数值方法,计算了硼氮共掺杂(5,5)单壁碳纳米管的电子透射特征和电流电压曲线。结果表明,硼氮共掺杂使得金属型(5,5)单壁碳管转变为半导体性,硼氮共掺杂使得体系透射峰值随偏压发生非线性变换。门电压较小时对体系的输运特性的调制才属于线性关系。

Abstract:Using the non-equilibrium Green's functions combined with first-principle density functional theory,the transport properties of the boron/nitrogen co-doped single-walled nanotube of(5,5) are studied in this paper.The results show that the co-doping converts the metallic nanotube into semiconducting one,and nonlinearly changes the nanotube's transmission peak with bias voltage.Furthermore,the system's transport property modulation is linear only when the gate voltage is small.
