摘    要:研制了具有静电感应三极管结构的有机电致发光三极管,用有机半导体酞菁铜和有机发光材料喹啉铝蒸发膜为作用层,其结构为金/酞菁铜/铝/酞菁铜/喹啉铝/ITO透明电极/玻璃基板.测试了其基本电、光学特性.由测试结果可知,较低的栅极偏压可控制由源极注入到喹啉铝发光层的载流子.通过合理设计、控制制作梳状铝栅极结构,获得了高速、大电流驱动等良好工作特性.

Abstract:We have fabricated all organic semiconductor electroluminescence transistors combined with organic static induction transistors(SITs) and electroluminescence devices.The optical properties of the devices for display are evaluated and the basic electrical characteristics of the SITs are investigated.The organic electroluminescence transistors,using an Alq_3and a copper phthalocyanine(CuPc) evaporated film as an active layer,have a layered structure of Au/CuPc/Al/CuPc/Alq_3/ITO/glass.The electrical characteristics show that the carrier injected Alq_3 from the source is controlled by low bias gate vo1tages.Withal,choosing and controlling a Al slit electrode as the Schottky gate realize excellent characteristics of the transistors such as a high current density and high-speed operation.
