| 摘 要： | 表面安装技术是一门包括元器件、设备、焊接方法和装配辅助材料等方面的系统综合技术,作为SMT的表面贴装元件之一的集成电路向微型化、高集成化发展,球栅阵列封装的集成电路得到广泛使用.本文对球栅阵列封装(BGA)的集成电路在生产中出现的不良案例发生的原因进行分析,根据生产工艺流程讨论了BGA在生产中的解决方案,以保证其在SMT制造过程中的可靠性.

| Abstract: | Surface Mounting Technology is a general systemic technology included device,machine,soldering,assembling accessorial material.As one of the surface mounting device,the Ball Grid Array(BGA) packaging integrated circuits have been widely applied.Analyze the root cause for the defective cases and further discussed the solution based on the process to ensure the reliability in SMT production. |
