摘    要:采用直接沉淀法制备掺铝氧化锌,通过XRD、TEM、UV-Vis和四探针法等手段对样品进行了表征。结果表明,合成的掺铝氧化锌颗粒的粒径大小分布较均匀且均值在20nm左右。同时,我们研究了不同Al掺杂量对材料电阻率的影响,当掺杂量在3mol%时,样品的电阻率最低,其平均值达到了1000Ω.cm。

Abstract:Aluminum - doped zinc oxide was prepared by direct precipitation method, which was subsequently char- acterized by XRD, TEM and UV - Vis techniques. The morphological investigation confirmed that the size of Al - doped ZnO,particles is homogeneous, with an average size -20nm. In the meantime, the electrical resistivity of Al - doped ZnO was measured using four - probe method. Particularly, the dependence of volume resistivity on Al content was systematically studied, which showed that the minimized resistance 1000Ω · cm was achieved with 3mol% Al.
