摘    要:介绍2种除三氯氢硅中硼、磷的方法,比较2种工艺的实际运行效果,树脂吸附法具有工艺流程短,操作简单,除硼、磷效果稳定等优势。

Abstract:Two methods of removing boron and phosphorus from trichlorosilane are introduced.The practical running effect of two processes is compared.The resin adsorption method has more advantages,such as shortened process,more simple operation and steadier effect of removing boron and phosphorus.
