| 摘 要： | 给出了内调制光电探测器受光结光生电压、输出结电流及内调制特性的理论模型;在此基础上进行数值计算,得到模拟曲线;并将实验曲线与模拟曲线对比,结果吻合.然后深入分析了栅压对受光结的光电特性的影响,以及在横向发生的抽取效应对受光结的影响,并对此器件内调制特性进行解析,阐明了其内调制工作机制.

| Abstract: | A mathematic model of illuminated PN junction voltage,output current and the intramodulation characteristics of intramodulated photodetector is established.Simulation result which is fairly consistent with experimental one is obtained on the basis of the model.Through analyzing the gate voltage and transverse extraction effects on the illuminated PN junction,the mechanism of intramodulated photodetector is presented. |
