光电器件激光焊接封装焊后位移的有限元分析和实验观测

摘    要:建立了晶体管外形罐(TO-can,transistor outline-can)型LD激光焊接封装的三维有限元模型,利用热-结构耦合分析方法,对焊后位移(PWS)进行数值模拟.分析结果表明:焊点位置对称时,其能量差别越大,PWS越大,PWS朝向能量合成的方向;3个焊点的位置不对称引起的PWS较小,主要是轴向位移.PWS特征的理论分析得到了实验结果的证实,因此有限元方法可以有效预测PWS.

Abstract:The post-weld-shift(PWS) is a serous issue in opto-electronic fiber pigtail package using laser welding,which results in coupling power loss and significantly affects the packaging yield.A 3-D finite element model of a TO-Can laser diode package has been developed and the PWS has been numerically modeled with thermal-structural coupling.The resutls demonstrate that the PWS is increased when the energy difference among the three weld spots are enlarged.The PWS is along the complex direction of the three weld...
