基于频域网络模型的有源器件时域有限差分建模方法

摘    要:在微波有源电路建模过程中,由于有些器件内部的等效电路复杂或者不能得到该器件的内部等效电路,无法采用传统的时域有限差分(FDTD)方法对该器件进行建模.为此提出了一种基于频域网络模型的有源器件FDTD建模方法.通过实验测量有源器件在包含器件工作频段的频域网络参数(如S参数),结合该器件的物理尺寸进行建模.应用有源器件的频域网络参数,忽略了器件的内部电路结构,使该算法可以对具有任意复杂内部结构的有源器件进行建模;采用包含器件物理尺寸的建模方法,可以在FDTD算法中建立有源器件的三维电磁模型,提高了建模精度.通过对一个工作频率为6 GHz的场效应管(FET)放大电路的建模过程的描述验证了该方法的可行性.该方法无须依赖于有源器件内部的电路结构,具有较高的建模精度.

Abstract:There are no ways to model some microwave active devices that have complex equivalent circuits,or even cannot yield their equivalent circuits by using traditional finite-difference time-domain(FDTD) method.An FDTD method based on network models of active devices in frequency domain was presented to solve the problem.The frequency network parameters of active devices were measured by experimental methods.By using frequency network models,the inner circuits of devices were neglected,so the method fit for modeling the active devices with random complicated circuits.By incorporating the physical dimensions of the devices,the method built three dimensional models for active devices in FDTD algorithm,which resulted in improved modeling precision.Detailed modeling procedures were shown in modeling a 6 GHz field effect transistor(FET) amplifier circuit.The method is independent of devices inner circuits and has improved modeling precision.
