超高频感应加热功率器件MOSFET突波抑制探讨

摘    要:本文主要探讨超高频电磁感应加热电源中MOSFET功率器件应用时,为达到高稳定度,设计时需研究相关技术:包括以零电压切换技术来达到突波抑制、防止功率器件震荡的MOSFET小信号模式分析、RBSOA的量测、MOSFET失效检测、器件温度影响等课题。研究构建了3 kW超高频感应加热电源,工作频率最高可达1MHz,硬件架构采用串联共振系统,藉此研讨该电源相关课题

Abstract:In this paper, survey is focused on the key point of MOSFET stage design technology in the ultra high frequency in duction heating power supply to get high reliability performance; Research content includes ZVS technology used to overcome the power device spike, small signal model analysis of MOSFET, the measurement of RBSOA and the inspection of failure mode. System is constructed on serial resonant circuit topology; switching frequency is almost around 1000 kHz.
