金刚石/金属基复合新型热管理材料的研究与进展

摘    要:先进微电子技术的飞速发展推动了于功能结构一体化新型热管理材料的研发。以高导热金刚石/金属基(铝、铜、银)复合材料为重点,综述了其优异的性能特点、近年来国内外的制备方法和研究进展、市场化应用现状等,分析了晶体结构、材料组分、微观界面等对复合材料热性能的影响,并进一步提出了该方向亟待解决的问题。
