提出了一种新型电路拓扑结构的增益模块,该增益模块为达林顿-共射共基结构,对 其工作原理进行了分析。基于AWR Microwave Office软件的仿真结果表明:达林顿晶体管共 射放大电路具有较强的电流放大能力,能有效提高增益;共基放大电路能抑制电路密勒效应 ,改善电路高频响应。设计了增益模块的版图,用2 μm InGaP/GaAs HBT工艺成功流片 ,测试结果表明:在01~4 GHz频率范围内,该增益模块最大增益为25 dB,最小 增益大于13.5 dB,在900 MHz工作频率时,该增益模块的P1dB为20 d Bm。  相似文献

基于0.13 μm CMOS工艺,设计了一种工作于K波段的低噪声放大器。输入匹配采用一种改良π型匹配网络,输出匹配采用L+π型匹配网络,避免了电容击穿的风险和源端大电感的引入。电路使用级间L型匹配的方式,利用第一级电路的输出寄生电容和第二级电路的输入寄生电容,有效地提高了电路的增益,降低了噪声。仿真结果表明,该低噪声放大电路为单电源1.5 V供电,在27 GHz频率处的增益为27 dB,噪声系数为3.75 dB,输入回波损耗和输出回波损耗分别为-11.1 dB和-20.5 dB。  相似文献

首先分析了低噪声放大电路的稳定性,功率增益及噪声系数的影响因素及改进方法;然后设计了一个中心频率为2.45 GHz,工作带宽为100MHz的S波段低噪声放大器.仿真结果表明,该放大器的噪声系数小于1 dB,功率增益大于28 dB,增益平坦度小于1 dB,输入/输出驻波比小于2:1.通过传统的电路板制作工艺实际制作了放大器电路,测试结果和仿真结果较一致.  相似文献

利用pHEMT工艺设计了一个2-4GHz宽带微波单片低噪声放大器电路。本设计中采用了具有低噪声、较高关联增益、pHEMT技术设计的ATF-54143晶体管,电路采用二级级联放大的结构形式,利用微带电路实现输入输出和级间匹配.通过ADS软件提供的功能模块和优化环境对电路增益、噪声系数、驻波比、稳定系数等特性进行了研究设计。最终使得该LNA在2-4GHz波段内增益大于20dB,噪声小于1-2dB,输出电压驻波比小于2,达到了设计指标的要求。  相似文献

使用基于E-PHEMT新型工艺的放大器ATF-54143,设计通信系统中低噪声放大电路模块.首先将ATF-54143模块的参数导入ADS仿真软件中,然后设计电路的直流偏置工作点,最后根据输入/输出端口仿真的得出阻抗特性设计匹配电路,将设计电路制成实物测试,低噪声放大电路工作频率范围在3.8~4 GHz,增益达15 dB,噪声系数为1.4 dB,性能良好、稳定,满足设计指标要求.  相似文献

基于0.13μm SiGe HBT工艺,设计应用于无线局域网(WLAN)802.11b/g频段范围内的高增益射频功率放大器.该功放工作在AB类,由三级放大电路级联构成,并带有温度补偿和线性化的偏置电路.仿真结果显示:功率增益高达30dB,1dB压缩点输出功率为24dBm,电路的S参数S11在1.5~4GHz大的频率范围内均小于-17dB,S21大于30dB,输出匹配S22小于-10dB,S12小于-90dB.最高效率可达42.7%,1dB压缩点效率为37%.  相似文献

采用TSMC0.18μmCMOS工艺,利用ADS2008软件仿真,设计了一种高增益的CMOS低噪声放大器。与传统的共源共栅结构相比,该电路在晶体管M3的栅源极处并入电容C1,以增加系统抗干扰能力;并在级间引入一并联电感和电容与寄生电容谐振,以提高增益。仿真结果表明,在2.4 GHz工作频率下,该电路的增益大于20 dB,噪声系数小于1 dB,工作电压为1.5 V,功耗小于5 mW,且输入输出阻抗匹配良好。  相似文献

设计了应用于TD-SCDMA/LTE/LTE-Advanced收发机中的多频段、多模式射频接收前端电路. 该前端电路采用直接变频结构,包含两个可调谐差分低噪声放大器、一个正交混频器和两个中频放大器。其中,两个独立的可调谐低噪声放大器覆盖了4个射频频段,在较低的功耗下实现足够的增益和噪声性能. 并且利用开关电容阵列来调节低噪声放大器的谐振频率点. 低噪声放大器通过混频器的驱动级跨导晶体管实现结合。正交混频器采用折叠式双平衡吉尔伯特结构,利用PMOS晶体管作为本振信号的开关对,从而降低1/f噪声. 前端电路具有3种增益模式以获得更大的动态范围. 模式配置和频段选择功能都由片上的SPI模块控制. 该射频前端电路采用TSMC0.18um RF CMOS工艺实现,芯片面积为1.3 mm2. 全部频段上测量的转换增益高于43dB,双边带噪声系数低于3.5dB. 整个电路在1.8V供电电压下,消耗电流约31mA。  相似文献

本文基于自主研发的InP基高电子迁移率晶体管工艺设计并制作了一款W波段单级低噪声放大单片毫米波集成电路。共源共栅拓扑结构和共面波导工艺保证了该低噪声放大器紧凑的面积和高的增益,其芯片面积为900 μm×975 μm,84 GHz-100 GHz频率范围内增益大于10 dB,95 GHz处小信号增益达到最大值为15.2 dB。根据调查对比,该单级放大电路芯片具有最高的单级增益和相对高的增益面积比。另外,该放大电路芯片在87.5 GHz处噪声系数为4.3 dB,88.8 GHz处饱和输出功率为8.03 dBm。该低噪声放大器芯片的成功研制对于构建一个W波段信号接收前端具有重要的借鉴意义。  相似文献

基于0.13μm SiGe BiCMOS工艺,设计了一种25 Gbit/s的光接收机前端放大电路单片集成的放大电路。该电路实现了光接收机前端放大电路的单片集成,并采用带反馈系统的跨阻放大器、电感峰化、自动增益控制电路等设计有效提高了增益、带宽和系统稳定性。经仿真与测试,该设计增益达到69.9 dB,带宽为19.1 GHz,并在工业级芯片工作温度(-40℃~+85℃)下带宽误差不超过0.1%。该芯片工作时需要的供电电流为45 mA,功耗为81 mW,信号抖动RMS值为5.8 ps,具有良好的性能和稳定性。本设计提供了一种能够适用于100 Gbit/s(25 Gbit/s×4线)光互连系统的设计方案,具有广泛的应用前景。  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

Waveguide multilayer optical card (WMOC) is a novel storage device of three-dimensional optical information. An advanced readout system fitting for the WMOC is introduced in this paper. The hardware mainly consists of the light source for reading, WMOC, motorized stages addressing unit, microscope imaging unit, CCD detecting unit and PC controlling & processing unit. The movement of the precision motorized stage is controlled by the computer through Visual Basic (VB) language in software. A control panel is also designed to get the layer address and the page address through which the position of the motorized stages can be changed. The WMOC readout system is easy to manage and the readout result is directly displayed on computer monitor.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

The collinearly phase-matching condition of terahertz-wave generation via difference frequency mixed in GaAs and InP is theoretically studied. In collinear phase-matching, the optimum phase-matching wave hands of these two crystals are calculated. The optimum phase-matching wave bands in GaAs and lnP are 0.95-1.38μm and 0.7-0.96μm respectively. The influence of the wavelength choice of the pump wave on the coherent length in THz-wave tuning is also discussed. The influence of the temperature alteration on the phase-matching and the temperature tuning properties in GaAs crystal are calculated and analyzed. It can serve for the following experiments as a theoretical evidence and a reference as well.  相似文献

Composition dependence of bulk and surface phonon-polaritons in ternary mixed crystals are studied in the framework of the modified random-element-isodisplacement model and the Bom-Huang approximation. The numerical results for Several Ⅱ - Ⅵ and Ⅲ- Ⅴ compound systems are performed, and the polariton frequencies as functions of the compositions for ternary mixed crystals AlxGa1-xAs, GaPxAS1-x, ZnSxSe1-x, GaAsxSb1-x, GaxIn1-xP, and ZnxCd1-xS as examples are given and discussed. The results show that the dependence of the energies of two branches of bulk phonon-polaritons which have phonon-like characteristics, and surface phonon-polaritons on the compositions of ternary mixed crystals are nonlinear and different from those of the corresponding binary systems.  相似文献

An insert layer structure organic electroluminescent device(OLED) based on a new luminescent material (Zn(salen)) is fabricated. The configuration of the device is ITO/CuPc/NPD/Zn(salen)/Liq/LiF/A1/CuPc/NPD/Zn(salen)/Liq/LiF/A1. Effective insert electrode layers comprising LiF(1nm)/Al(5 nm) are used as a single semitransparent mirror, and bilayer cathode LiF(1 nm)/A1(100 nm) is used as a reflecting mirror. The two mirrors form a Fabry-Perot microcavity and two emissive units. The maximum brightness and luminous efficiency reach 674 cd/m^2 and 2.652 cd/A, respectively, which are 2.1 and 3.7 times higher than the conventional device, respectively. The superior brightness and luminous efficiency over conventional single-unit devices are attributed to microcavity effect.  相似文献
