Bistability has been observed in the tuning characteristic and power versus current relation of a 1.3 μm grating-tuned external-cavity semiconductor laser. Tuning-direction reversal, current variations, and feedback interruption can change the output power and threshold current at a given wavelength. These effects are shown theoretically to be due to the coupling of the semiconductor gain and index of refraction. From measurements of the semiconductor chip facet reflectivity, solitary laser diode mode spectrum, and tuning curve in the presence of external feedback, the analysis yields values for the external feedback strength, semiconductor modal loss, and linewidth enhancement factor. Using an InGaAsP double-channel-planar-buried-heterostructure laser diode with a 4 percent reflectivity antireflection-coated facet inside an external cavity consisting of a 0.60 numerical aperture lens and a 1200 line/mm diffraction grating, we found 22 percent external feedback, 60 cm-1modal loss, and a linewidth enhancement factoralpha = -7.1 . 相似文献

Using asymmetric dual quantum wells for the laser material, the semiconductor laser is able to operate at dual wavelengths with an extremely wide tuning range. The spectral spacing could be tuned to as large as 55.7 mn (25 THz). With the spectral spacing fixed, the two wavelengths could also be simultaneously tuned for a range as wide as 34.7 nm. In addition, with one wavelength fixed, the other one could be separately tuned. 采用国产半导体器件,组建了半导体光纤环形腔激光器(FRSLs)的实验装置及相应的测试系统,系统地研究了FRSLs的输出和调谐特性.结果表明,已实现高速调制情况下的动态单纵模调谐,并获得波长调谐范围大于36nm的稳定光脉冲输出.确立了FRSLs的阈值特性、输出功率等物理参量与振荡波长之间的关系,提出通过控制分光比来优化和兼顾FRSLs的调谐范围及输出功率.实验结果较好地与理论模拟结果相吻合,为进一步改善FRSLs的性能指标提供了实验依据.同时,这些分析与结论对于相关结构类型的激光器设计也具有一定的参考价值. 相似文献

A simple continuously wavelength-tunable fiber ring laser pulse source is demonstrated. Such a source employs a gain-switched multiple quantum-well Fabry-Perot laser diode in a self-seeding scheme and the output pulse wavelength can be tuned continuously via a tunable optical filter. The optical pulses generated exhibit a pulsewidth of 92 ps at the frequency of 2.6 GHz. Within a wide wavelength tuning range of 46 nm, the side-mode suppression ratio and the average power of the output optical pulses obtained are higher than 50.1 dB and 3.3 dBm, respectively, and the pulse spectral stability can be maintained in the whole wavelength tuning range. 相似文献

多通道干涉(MCI)激光器是一种新型单片集成的大范围可调谐半导体激光器。它采用多臂干涉增强而无需光栅的选模方式,具有制作简单和容差大的优势;采用偏置量子阱技术进行有源无源集成,降低了二次外延的难度。为满足光通信不同场景的应用需求,分别设计研制了大范围可调的电调谐和热调谐MCI激光器。基于电调谐的MCI激光器实现了48.8 nm的波长调谐范围,洛伦兹线宽小于350 kHz。基于热调谐的MCI激光器在双工作温度下的波长调谐范围大于60 nm,总热调谐功率小于35 mW,整个调谐范围内洛伦兹线宽小于100 kHz。同时,研究推进了其稳定控制及集成化工作,实现了基于热调谐MCI激光器的nano-ITLA。 相似文献

描述了一种用腔外注入方式调制增益的法布里珀罗半导体激光器产生双波长超窄脉冲的简单方法,腔外注入功能部分包含一个直流工作的法面里珀罗半导体激光器,一个3dB光耦合器和两个布喇格型光纤光栅。双波长的选择和间距通过调节光栅为实现,文中描述的系统实现了在10nm的调节范围内边模压制率优于17dB的理想结果。整个系统简单、成本低。 相似文献
