Because of the coupling between semiconducting and piezoelectric properties in wurtzite materials, strain-induced piezo-charges can tune the charge transport across the interface or junction, which is referred to as the piezotronic effect. For devices whose dimension is much smaller than the mean free path of carriers (such as a single atomic layer of MoS2), ballistic transport occurs. In this study, transport in the monolayer MoS2 piezotronic transistor is studied by presenting analytical solutions for two-dimensional (2D) MoS2. Furthermore, a numerical simulation for guiding future 2D piezotronic nanodevice design is presented.

We have demonstrated the improved performance of oxygen evolution reactions (OER) using Au/nickel phosphide (Ni12P5) core/shell nanoparticles (NPs) under basic conditions. NPs with a Ni12P5 shell and a Au core, both of which have well-defined crystal structures, have been prepared using solution-based synthetic routes. Compared with pure Ni12P5 NPs and Au-Ni12P5 oligomer-like NPs, the core/shell crystalline structure with Au shows an improved OER activity. It affords a current density of 10 mA/cm2 at a small overpotential of 0.34 V, in 1 M KOH aqueous solution at room temperature. This enhanced OER activity may relate to the strong structural and effective electronic coupling between the single-crystal core and the shell.

We demonstrate a facile and effective approach to significantly improve the photoluminescence of bulk MoS2 via laser thinning followed by gold particle decoration. Upon laser thinning of exfoliated bulk MoS2, photoluminescence emerges from the laser-thinned region. After further treatment with an AuCl3 solution, gold particles self-assemble on the laser-thinned region and thick edges, further increasing the fluorescence of bulk MoS2 28 times and the Raman response 3 times. Such fluorescence enhancement can be attributed to both surface plasmon resonance and p-type doping induced by gold particles. The combination of laser thinning and AuCl3 treatment enables the functionalization of bulk MoS2 for optoelectronic applications. It can also provide a viable strategy for mask-free and area-selective p-type doping on single MoS2 flakes.

In this study, high-performance multilayer WSe2 field-effect transistor (FET) devices with carrier type control are demonstrated via thickness modulation and a remote oxygen plasma surface treatment. Carrier type control in multilayer WSe2 FET devices with Cr/Au contacts is initially demonstrated by modulating the WSe2 thickness. The carrier type evolves with increasing WSe2 channel thickness, being p-type, ambipolar, and n-type at thicknesses <3, ~4, and >5 nm, respectively. The thickness-dependent carrier type is attributed to changes in the bandgap of WSe2 as a function of the thickness and the carrier band offsets relative to the metal contacts. Furthermore, we present a strong hole carrier doping effect via remote oxygen plasma treatment. It non-degenerately converts n-type characteristics into p-type and enhances field-effect hole mobility by three orders of magnitude. This work demonstrates progress towards the realization of high-performance multilayer WSe2 FETs with carrier type control, potentially extendable to other transition metal dichalcogenides, for future electronic and optoelectronic applications.

Recent studies have indicated that two-dimensional (2D) MoS2 exhibits low in-plane and inter-plane thermal conductivities. This poses a significant challenge to heat management in MoS2-based electronic devices. To address this challenge, we have designed MoS2-graphene interfaces that fully utilize graphene, a 2D material that exhibits very high thermal conductivity. First, we performed ab initio atomistic simulations to understand bonding and structural stability at the interfaces. The interfaces that we designed, which were connected via strong covalent bonds between Mo and C atoms, were energetically stable. We then performed molecular dynamics simulations to investigate interfacial thermal conductance in these materials. Surprisingly, the interfacial thermal conductance was high and comparable to those of covalently bonded graphene-metal interfaces. Importantly, each interfacial Mo–C bond served as an independent thermal channel, enabling modulation of the interfacial thermal conductance by controlling the Mo vacancy concentration at the interface. The present work provides a viable heat management strategy for MoS2-based electronic devices.

Identification of atomic disorders and their subsequent control has proven to be a key issue in predicting, understanding, and enhancing the properties of newly emerging topological insulator materials. Here, we demonstrate direct evidence of the cation antisites in single-crystal SnBi2Te4 nanoplates grown by chemical vapor deposition, through a combination of sub-ångström-resolution imaging, quantitative image simulations, and density functional theory calculations. The results of these combined techniques revealed a recognizable amount of cation antisites between Bi and Sn, and energetic calculations revealed that such cation antisites have a low formation energy. The impact of the cation antisites was also investigated by electronic structure calculations together with transport measurement. The topological surface properties of the nanoplates were further probed by angle-dependent magnetotransport, and from the results, we observed a two-dimensional weak antilocalization effect associated with surface carriers. Our approach provides a pathway to identify the antisite defects in ternary chalcogenides and the application potential of SnBi2Te4 nanostructures in next-generation electronic and spintronic devices.

We explore the impact of edge states in three types of transition metal dichalcogenides (TMDs), namely metallic Td-phase WTe2 and semiconducting 2H-phase MoTe2 and MoS2, by patterning thin flakes into ribbons with varying channel widths. No obvious charge depletion at the edges is observed for any of these three materials, in contrast to observations made for graphene nanoribbon devices. The semiconducting ribbons are characterized in a three-terminal field-effect transistor (FET) geometry. In addition, two ribbon array designs have been carefully investigated and found to exhibit current levels higher than those observed for conventional one-channel devices. Our results suggest that device structures incorporating a high number of edges can improve the performance of TMD FETs. This improvement is attributed to a higher local electric field, resulting from the edges, increasing the effective number of charge carriers, and the absence of any detrimental edge-related scattering.

By combining ab initio calculations and experiments, we demonstrate how the band gap of the transition metal trichalcogenide TiS3 can be modified by inducing tensile or compressive strain. In addition, using our calculations, we predicted that the material would exhibit a transition from a direct to an indirect band gap upon application of a compressive strain in the direction of easy electrical transport. The ability to control the band gap and its nature could have a significant impact on the use of TiS3 for optical applications. We go on to verify our prediction via optical absorption experiments that demonstrate a band gap increase of up to 9% (from 0.99 to 1.08 eV) upon application of tensile stress along the easy transport direction.

The size and density of Ag nanoparticles on n-layer MoS2 exhibit thicknessdependent behavior. The size and density of these particles increased and decreased, respectively, with increasing layer number (n) of n-layer MoS2. Furthermore, the surface-enhanced Raman scattering (SERS) of Ag on this substrate was observed. The enhancement factor of this scattering varied with the thickness of MoS2. The mechanisms governing the aforementioned thickness dependences are proposed and discussed.

Mixed transition metal oxides (MTMOs) have received intensive attention as promising anode materials for lithium-ion batteries (LIBs) and sodium-ion batteries (SIBs). In this work, we demonstrate a facile one-step water-bath method for the preparation of graphene oxide (GO) decorated Fe2(MoO4)3 (FMO) microflower composite (FMO/GO), in which the FMO is constructed by numerous nanosheets. The resulting FMO/GO exhibits excellent electrochemical performances in both LIBs and SIBs. As the anode material for LIBs, the FMO/GO delivers a high capacity of 1,220 mAh·g–1 at 200 mA·g–1 after 50 cycles and a capacity of 685 mAh·g–1 at a high current density of 10 A·g–1. As the anode material for SIBs, the FMO/GO shows an initial discharge capacity of 571 mAh·g–1 at 100 mA·g–1, maintaining a discharge capacity of 307 mAh·g–1 after 100 cycles. The promising performance is attributed to the good electrical transport from the intimate contact between FMO and graphene oxide. This work indicates that the FMO/GO composite is a promising anode for high-performance lithium and sodium storage.

In recent years, significant attention has been paid to perovskite materials. In particular, lead triiodide-based perovskites have exhibited superb optoelectronic properties. Enhancing the stability of these materials is an essential step towards large-scale applications. In this study, by simply adding trioctylphosphine (TOP) as part of the post-synthesis treatment, we significantly enhance the stability of CsPbI3 quantum dots (QDs) in the solution phase, which otherwise decay rapidly in hours. For CsPbI3 QDs treated with TOP, the absorption and photoluminescence emission properties are unchanged over the course of weeks, and the quantum yield remains almost constant at 30% even after 1 month. The morphologies of both treated and untreated QDs are initially cubic; however, the treated QDs largely maintain their initial size and shape, while the untreated ones lose size uniformity, which is a sign of degradation. Infrared spectroscopy and X-ray photoelectron spectroscopy confirm the presence of P in the TOP-treated QDs. We insights that help to resolve the intrinsic instability issue of triiodide perovskite materials and devices.

An emerging method for effectively improving the catalytic activity of metal oxide hybrids involves the creation of metal oxide interfaces for facilitating the activation of reagents. Here, we demonstrate that bilayer vesicles formed from a hexavanadate cluster functionalized with two alkyl chains are highly efficient catalysts for the oxidation of 3,3′,5,5′-tetramethylbenzidine (TMB) with H2O2 at room temperature, a widely used model reaction mimicking the activity of peroxidase in biological catalytic oxidation processes. Driven by hydrophobic interactions, the double-tailed hexavanadate-headed amphiphiles can self-assemble into bilayer vesicles and create hydrophobic domains that segregate the TMB chromogenic substrate. The reaction of TMB with H2O2 takes place at the interface of the hydrophilic and hydrophobic domains, where the reagents also make contact with the catalytic hexavanadate clusters, and it is approximately two times more efficient compared with the reactions carried out with the corresponding unassembled systems. Moreover, the assembled vesicular system possesses affinity for TMB comparable to that of reported noble metal mimic nanomaterials, as well as a higher maximum reaction rate.

In-plane symmetry is an important contributor to the physical properties of two-dimensional layered materials, as well as atomically thin heterojunctions. Here, we demonstrate anisotropic/isotropic van der Waals (vdW) heterostructures of ReS2 and MoS2 monolayers, where interlayer coupling interactions and charge separation were observed by in situ Raman-photoluminescence spectroscopy, electrical, and photoelectrical measurements. We believe that these results could be helpful for understanding the fundamental physics of atomically thin vdW heterostructures and creating novel electronic and optoelectronic devices.

Typically, molybdenum disulfide (MoS2) synthesized by chemical vapor deposition (CVD) is polycrystalline; as a result, the scattering of charge carriers at grain boundaries can lead to performances lower than those observed in exfoliated single-crystal MoS2. Until now, the electrical properties of grain boundaries have been indirectly studied without accurate knowledge of their location. Here, we present a technique to measure the electrical behavior of individual grain boundaries in CVD-grown MoS2, imaged with the help of aligned liquid crystals. Unexpectedly, the electrical conductance decreased by three orders of magnitude for the grain boundaries with the lowest on/off ratio. Our study provides a useful technique to fabricate devices on a single-crystal area, using optimized growth conditions and device geometry. The photoresponse, studied within a MoS2 single grain, showed that the device responsivity was comparable with that of the exfoliated MoS2-based photodetectors.

Catalytic hydrogenation is an important process in the chemical industry. Traditional catalysts require the effective cleavage of hydrogen molecules on the metal-catalyst surface, which is difficult to achieve with non-noble metal catalysts. In this work, we report a new hydrogenation method based on water/proton reduction, which is completely different from the catalytic cleavage of hydrogen molecules. Active hydrogen species and photo-generated electrons can be directly applied to the hydrogenation process with Cu1.94S-Zn0.23Cd0.77S semiconductor heterojunction nanorods. Nitrobenzene, with a variety of substituent groups, can be efficiently reduced to the corresponding aniline without the addition of hydrogen gas. This is a novel and direct pathway for hydrogenation using non-noble metal catalysts.

Rechargeable metal-iodine batteries are an emerging attractive electrochemical energy storage technology that combines metallic anodes with halogen cathodes. Such batteries using aqueous electrolytes represent a viable solution for the safety and cost issues associated with organic electrolytes. A hybrid-electrolyte battery architecture has been adopted in a lithium-iodine battery using a solid ceramic membrane that protects the metallic anode from contacting the aqueous electrolyte. Here we demonstrate an eco-friendly, low-cost zinc-iodine battery with an aqueous electrolyte, wherein active I2 is confined in a nanoporous carbon cloth substrate. The electrochemical reaction is confined in the nanopores as a single conversion reaction, thus avoiding the production of I3? intermediates. The cathode architecture fully utilizes the active I2, showing a capacity of 255 mAh·g?1 and low capacity cycling fading. The battery provides an energy density of ~ 151 Wh·kg?1 and exhibits an ultrastable cycle life of more than 1,500 cycles.

Herein, hierarchically structured SnO2 microspheres are designed and synthesized as an efficient anode material for lithium-ion batteries using hollow SnO2 nanoplates. Three-dimensionally ordered macroporous (3-DOM) SnO x -C microspheres synthesized by spray pyrolysis are transformed into hierarchically structured SnO2 microspheres by a two-step post-treatment process. Sulfidation produces hierarchically structured SnS-SnS2-C microspheres comprising tin sulfide nanoplate and carbon building blocks. A subsequent oxidation process produces SnO2 microspheres from hollow SnO2 nanoplate building blocks, which are formed by Kirkendall diffusion. The discharge capacity of the hierarchically structured SnO2 microspheres at a current density of 5 A·g?1 for the 600th cycle is 404 mA·h·g?1. The hierarchically structured SnO2 microspheres have reversible discharge capacities of 609 and 158 mA·h·g?1 at current densities of 0.5 and 30 A·g?1, respectively. The ultrafine nanosheets contain empty voids that allow excellent lithium-ion storage performance, even at high current densities.

Regulating the selectivity of CO2 photoreduction is particularly challenging. Herein, we propose ideal models of atomic layers with/without element doping to investigate the effect of doping engineering to tune the selectivity of CO2 photoreduction. Prototypical ZnCo2O4 atomic layers with/without Ni-doping were first synthesized. Density functional theory calculations reveal that introducing Ni atoms creates several new energy levels and increases the density-of-states at the conduction band minimum. Synchrotron radiation photoemission spectroscopy demonstrates that the band structures are suitable for CO2 photoreduction, while the surface photovoltage spectra demonstrate that Ni doping increases the carrier separation efficiency. In situ diffuse reflectance Fourier transform infrared spectra disclose that the CO2·? radical is the main intermediate, while temperature-programed desorption curves reveal that the ZnCo2O4 atomic layers with/without Ni doping favor the respective CO and CH4 desorption. The Ni-doped ZnCo2O4 atomic layers exhibit a 3.5-time higher CO selectivity than the ZnCo2O4 atomic layers. This work establishes a clear correlation between elemental doping and selectivity regulation for CO2 photoreduction, opening new possibilities for tailoring solar-driven photocatalytic behaviors.

Semiconducting 2H-MoS2 with high chemical stability is a promising alternative to the existing electrocatalysts for the hydrogen evolution reaction (HER); however, the HER performance largely suffers from the limited number of active S sites and low mobility for charge transport. In this work, we demonstrate that the limitations of 2H-MoS2 for the HER can be overcome by forming hybrid structures with metallic nanowires. Taking the integration with Pd as a proofof- concept, we show with solid experimental evidence that the one-dimensional structure of metallic nanowires facilitates electron transport to active S sites, while the interfacial charge polarization between MoS2 and Pd increases the electron density of the S sites for improved activity. As a result, the hybrid structure exhibits a current density of 122 mA·cm-2 at -300 mV versus RHE and a Tafel slope of 44 mV·decade-1 with excellent durability, well exceeding the performances of bare 2H-MoS2 and metallic 1T-MoS2. This work provides insights into electrocatalyst design based on charge transport and polarization, which can be extended to other hybrid structures.

Hierarchical nano-architectures comprised of ultrathin ternary selenide (CoNiSe2) nanorods were directly grown on nickel foam (NF). The integrated CoNiSe2/NF functions as a robust electrocatalyst with an extremely high activity and stability for emerging renewable energy technologies, and electrochemical oxygen and hydrogen evolution reactions (OER and HER, respectively). The overpotentials required to deliver a current density of 100 mA·cm?2 are as low as 307 and 170 mV for the OER and HER, respectively; therefore, the obtained CoNiSe2 is among the most promising earth-abundant catalysts for water splitting. Furthermore, our synthetic sample validates a two-electrode electrolyzer for reducing the cell voltage in the full water splitting reaction to 1.591 V to achieve a current density of 10 mA·cm?2, which offers a novel, inexpensive, integrated selenide/NF electrode for electrocatalytic applications.
