In this letter, we report results of small-signal modulation characteristics of self-assembled 1.3-/spl mu/m InGaAs-GaAs quantum dot (QD) lasers at room temperature. The narrow ridge-waveguide lasers were fabricated with multistack InGaAs self-assembled QDs in active region. A high characteristic temperature of T/sub o/=210 K with threshold current density of 200A/cm/sup 2/ was obtained. Small-signal modulation bandwidth of f/sub -3 dB/=12 GHz was measured at 300 K with differential gain of dg/dn/spl cong/2.4/spl times/10/sup -14/ cm/sup 2/ from detailed characteristics. We observed that a limitation of modulation bandwidth in high current injection appeared with gain saturation. This property can direct future high-speed QD laser design.  相似文献

The structure of the conventional contact 1.3-/spl mu/m GaInNAs-GaAs vertical-cavity surface-emitting lasers (VCSELs) was optimized and low threshold current 1.3-/spl mu/m GaInNAs VCSELs grown by metal-organic vapor-phase epitaxy were reported. The idea is to optimize the active region, the doping profiles, and the pairs of p-distributed Bragg reflectors, and the detuning between the emission wavelength and the photoluminescence gain peak wavelength. The continuous-wave 1.0-mA threshold current was achieved for the single-mode VCSEL. For the multiple-mode VCSELs, the below 2-mA threshold currents at 5/spl deg/C-85/spl deg/C , the 1.13-mA threshold current at 55/spl deg/C, and 1.52-mA threshold current at 85/spl deg/C are the best results for 1.3-/spl mu/m GaInNAs VCSELs.  相似文献

Error-free 8 and 10 Gbit/s data modulation with quantum dot lasers emitting at 1.3 /spl mu/m is presented. 12 Gbit/s open eye patterns are observed. An integrated fibre-optic QD laser module yields error-free data modulation at 10 Gbit/s at a receiver power of -2 dBm.  相似文献

Dynamic measurements of the Henry factor alphaH of InAs/GaAs Fabry-Perot lasers are compared for 3-, 5- and 10-QD layers. An edge emitting quantum dot (QD) laser at 1430 nm is demonstrated with a structure grown by molecular beam epitaxy on GaAs substrate. The active region is based on three InAs bilayer QDs embedded in a conventional AlGaAs/GaAs waveguide. The threshold current density is 134 A/cm/sup 2/. High-quality 1.3 /spl mu/m GaInNAs/GaNAs single quantum well lasers grown by molecular beam epitaxy are reported. The broad area lasers show a record low threshold current density of 318 A/cm/sup 2/ for a cavity length of 1 mm, a transparent current density of 84 A/cm/sup 2/, and a characteristic temperature of 103 K from 8 to 70/spl deg/C.  相似文献

A high growth temperature step used for the GaAs spacer layer is shown to significantly improve the performance of 1.3 /spl mu/m multilayer InAs/GaAs quantum-dot lasers. Extremely low room-temperature continuous-wave threshold current densities of 32.5 and 17 A/cm/sup 2/ are achieved for a three-layer device with as-cleaved facets and high-reflectivity coated facets, respectively.  相似文献

An emission wavelength of 2.33 mum in an InAs/InGaAs multiple-quantum-well laser grown by metal-organic vapour phase epitaxy is reported. The laser had an output power above 10 mW under continuous-wave operation at temperatures between 15 and 45degC. High-temperature operation up to 50degC and a characteristic temperature of 51 K were also confirmed.  相似文献

We realized a triple-stacked 1.3-/spl mu/m InAs quantum dot (QD) with a high density of 2.4/spl times/10/sup 11/ cm/sup -2/ and a high uniformity of below 24 meV that employs an As/sub 2/ source and a gradient composition (GC) strain-reducing layer (SRL) grown on a GaAs substrate. We demonstrated the 1.3-/spl mu/m wavelength emission of this triple-stacked QD laser with a 0.92-mm cavity length and a cleaved facet at room temperature. In addition, we realized the highest maximum modal gain yet reported of 8.1 cm/sup -1/ per QD layer at beyond 1.28 /spl mu/m by using our high-density and high-uniformity QD.  相似文献

We measure, in real units, the radiative and total current density in high performance 1.3-/spl mu/m InAs quantum-dot-laser structures. Despite very low threshold current densities, significant nonradiative recombination (/spl sim/80% of the total recombination) occurs at 300 K with an increasing fraction at higher current density and higher temperature. Two nonradiative processes are identified; the first increases approximately linearly with the radiative recombination while the second increases at a faster rate and is associated with the loss of carriers to either excited dot states or the wetting layer.  相似文献

A report is presented on high-performance InGaAs/GaAs double quantum well vertical cavity surface emitting lasers (VCSELs) with record long emission wavelengths up to 1300 nm. Due to a large gain-cavity detuning these VCSELs show excellent temperature performance with very stable threshold current and output power characteristics. For 1.27 /spl mu/m singlemode devices the threshold current is found to decrease from 2 to 1 mA between 10 and 90/spl deg/C, while the peak output power only drops from 1 to 0.6 mW. Large-area 1300 nm VCSELs show multimode output power close to 3 mW.  相似文献

Results on strained InGaAs quantum well vertical cavity surface emitting lasers for optical interconnection applications are reported. Fundamental mode continuous-wave lasing at wavelengths beyond 1300 nm is demonstrated at room temperature. A highly strained GaAs/GaAs/sub 0.64/Sb/sub 0.36/ single quantum well laser has been grown on GaAs (100) substrate by using solid source molecular beam epitaxy. The uncoated broad-area laser demonstrates 1.292 /spl mu/m pulsed operation with a low threshold current density of 300 A/cm/sup 2/. The spontaneous emission of the laser was also studied. The result reveals that the Auger recombination component dominates the threshold current at high temperature.  相似文献

The onset of the coherence-collapse threshold is theoretically and experimentally studied for monomode 1.3-/spl mu/m antireflection/high reflection distributed-feedback lasers taking into account facet phase effects. The variation of the coherence collapse from chip to chip due to the facet phase is in the range of 7 dB and remains almost independent of the grating coefficient. Lasers that operate without coherence collapse under -15-dB optical feedback, while exhibiting an efficiency as high as 0.30 W/A, are demonstrated. Such lasers are adequate for 2.5 Gb/s isolator-free transmission without under the International Telecommunication Union recommended return loss.  相似文献

The first InGaAsN VCSELs grown by MOCVD with CW lasing wavelength longer than 1.3 /spl mu/m are reported. The devices were of conventional p-i-n structure with doped DBR mirrors. CW lasing up to 65/spl deg/C was observed, with a maximum output power at room temperature of 0.8 mW for multimode devices and nearly 0.3 mW for single-mode devices.  相似文献

A 1.3 /spl mu/m quantum dot vertical-cavity surface-emitting laser (QD VCSEL) with external light injection is presented, having been experimentally demonstrated. The QD VCSEL is fabricated on GaAs substrate. The 3 dB frequency response of the QD VCSEL based on the TO-Can package is enhanced from the free-running 1.75 to 7.44 GHz with the light injection technique.  相似文献

Quantum cascade lasers based on the InAs/AlSb material system have been realised. The optical confinement is obtained using a plasmon waveguide with n/sup +/-InAs cladding layers. In pulse mode the lasers emit close to 6.7 /spl mu/m with a threshold current density of 5 kA/cm/sup 2/ at 90 K. The maximum operating temperature is 220 K.  相似文献

Very low threshold current density InGaAs/GaAs quantum well laser diodes grown by molecular beam epitaxy on InGaAs metamorphic buffers are reported. Singlemode operation of 1.3 μm InAs/GaInAs quantum dot lasers has been achieved using the concept of complex coupled distributed feedback. Mode selection was realised by laterally patterned metal gratings. At room temperature the lasers show stable singlemode emission with sidemode suppression ratios of up to 55 dB, threshold currents as low as 17 mA and output powers of up to 8 mW under continuous wave operation  相似文献
