应用TSMC 0.18μm CMOS工艺设计了一款低调谐增益变化,恒定调谐曲线间隔,恒定输出摆幅的低功耗低噪声宽带压控振荡器(Voltage Controlled Oscillator,VCO).本振荡器的振荡频率覆盖1.153~1.911GHz(49.5%)范围,相邻调谐曲线的覆盖范围大于50%,调谐增益变化范围为45.5~52.7MHz/V(13.7%),相邻调谐曲线间距变化范围为43.2~45.9MHz(5.9%),VCO输出波形的峰峰值为694~715mV(3%),调谐曲线的线性范围为0.2~1.6V(1.4V).在1.8V的电源电压下,VCO在中心频率1.53GHz处耗电电流为3.2mA,相位噪声在1MHz频偏处为-130.5dBc/Hz,FOM值为-186.5dBc/Hz.  相似文献

对采用新型可调谐、高Q的有源电感(THQAI)的高优值(FOM)压控振荡器(VCO)进行了研究。在LC振荡回路模块中,利用THQAI具有高Q值、较宽调谐范围的特性,分别实现了VCO的低相位噪声和宽的频率调谐范围;在负阻电路模块中,将电流进行复用,使其只有一条直流工作支路,降低了VCO的功耗,又由于电路中的MOS晶体管始终工作在饱和区,进一步降低了VCO的相位噪声;在输出缓冲级,采用共源NMOS晶体管,放大了该VCO的输出波形。最终,这些技术手段使得VCO的调谐范围、相位噪声和功耗均得到了改善,因此获得了高的FOM值。基于TSMC 0.13μm CMOS工艺库,利用射频集成电路设计工具ADS对该VCO进行性能验证。结果表明,该VCO的振荡频率调谐范围高达73%,最低相位噪声仅为-123dBc/Hz,且功耗仅为13.4mW,FOM值为-195.1dBc/Hz,具有较好的综合性能。  相似文献

提出了一种高集成度高优值压控振荡器(VCO)。采用全差分有源电感,克服了传统螺旋电感面积大、不可调谐的缺点。采用可变电容阵列和开关电容阵列,既扩大了振荡频率的可调范围,又降低了相位噪声。采用改进型电流复用型负阻单元,降低了直流功耗和相位噪声。基于TSMC 0.13 μm CMOS工艺,利用ADS工具对该VCO进行了验证。结果表明,VCO的振荡频率范围为0.31~5.13 GHz,调节率高达177.7%。在1 MHz偏频处,相位噪声最低值为-125.3 dBc/Hz,直流功耗为63 mW,优值为-201.3 dBc/Hz,综合性能较好。  相似文献

采用0.18 μm SiGe BiCMOS工艺,设计了一个60GHz的交叉耦合差分压控振荡器(VCO).通过分析传输线的性能,用λ/ 4短路传输线构造谐振回路.在分析VCO相位噪声的基础上,采用噪声滤波技术提高VCO的相位噪声性能.该VCO的工作电压为2.2V,偏置电流为11mA,频率调谐范围为58.377GHz~60.365GHz.当振荡频率为60.365GHz时,1MHz和10MHz频偏处的相位噪声分别为-79.1dBc/ Hz和-99.77dBc/ Hz.  相似文献

提出一种新的低压正交压控振荡器(QVCO)结构,该结构由两个完全相同的低压压控振荡器经过背栅耦合方式实现.背栅耦合方式使压控振荡器实现正交的输出时钟并且降低了功耗和输出相位噪声.该设计中的QVCO电路采用中芯国际0.13μm 1P8M标准CMOS工艺,可以工作在0.35V的电源电压下,总的功耗为1.75mW,输出时钟频率为5.34GHz,偏离主频1MHz处的相位噪声为-110.5dBc/Hz,对应该相位噪声的FOM(FigureOf-Merit)为-182.62dBc/Hz,频率调谐范围为4.92~5.34GHz.该QVCO可以在更低的电源电压下实现低的相位噪声,且拥有较高的FOM值.  相似文献

为了实现电感-电容压控振荡器(LC VCO)的全集成和小面积,同时使其振荡频率具有较宽的可调范围和较低的相位噪声,采用差分有源电感和Q值增强共源共栅电路结构,对LC VCO进行设计。采用差分有源电感代替螺旋电感,减小了芯片面积,并利用有源电感的可调性,增大了振荡频率的可调范围。采用Q值增强共源共栅电路结构,增加了LC VCO的输出功率和Q值,进而减小了相位噪声。基于TSMC 0.18 μm RF CMOS工艺,采用Cadence仿真工具对LC VCO进行仿真验证。结果表明,LC VCO振荡频率的可调范围高达129%,在偏离最大振荡频率1 MHz处,最低相位噪声为-121.4 dBc/Hz,直流功耗为11 mW,优值FOMT(考虑到调谐范围)为-193.6 dBc/Hz。  相似文献

提出了一种低压低相位噪声的C类VCO电路。低压条件下,基于振幅反馈环的C类VCO存在振幅小、相位噪声差的问题,可以通过移除尾电流源、增加低通滤波器等方式来改善相位噪声。基于SMIC 0.18 μm CMOS工艺,采用Cadence Spectre EDA软件对VCO进行仿真。结果表明,当载波频率为2.27 GHz时,在1 MHz频偏处VCO的相位噪声为-126 dBc/Hz,在供电电压为0.9 V时,功耗仅为2.5 mW,FOM值为-189 dBc/Hz。  相似文献

本文提出了利用一种新型的谐振回路对调谐曲线进行补偿,频率范围为2.95~3.65GHz的CMOS LC-VCO. 该VCO采用AMOS可变电容,能实现其Q值和调谐范围的同时优化,通过线性化调谐曲线,减少了AM-PM噪声的转换。电路通过 0.18μm 1P6M CMOS工艺验证,面积仅为0.24mm2,整个VCO含输出缓冲在内的功耗为5.04mW,相位噪声在100KHz偏移处是-91dBc/Hz。  相似文献

为了满足无线通信系统应用需要,设计了一种主从耦合式LC压控振荡器(VCO).基于0.18 μm CMOS标准工艺,由一个5 GHz主VCO和两个起分频作用的从VCO组成,其中主VCO选用PMOS考毕兹差分振荡结构,在两个互补交叉耦合的从VCO的输出端之间设置有注入式NMOS器件以达到分频的目的.仿真及硬件电路实验结果表明,在1.8 V低电源电压下,5 GHz主VCO的调谐范围为4.68~5.76 GHz,2.5 GHz从VCO的调谐范围为2.32~2.84 GHz;在1 MHz的偏频下,5 GHz主VCO的相位噪声为118.2 dBc/Hz,2.5 GHz从VCO的相位噪声为124.4 dBc/Hz.另外,主从VCO的功耗分别为6.8 mW和7.9 mW,因此特别适用于低功耗、超高频短距离无线通信系统中.  相似文献

本文介绍了一种采用InGaP/GaAs HBT工艺实现的全集成应用于Ku波段的压控振荡器(VCO)。该VCO采用Colpitts结构,以达到宽调谐范围,并且该VCO取得了较高的输出射频功率。测试结果表明:该VCO的振荡频率为12.82 GHz~14.97 GHz,调谐范围为15.47%,输出射频功率为0.31 dBm~6.46 dBm,在载频13.9 GHz处相位噪声为-94.9 dBc/Hz@1 MHz。在5 V单电源直流偏置下该VCO的功耗为52.75 mW,其芯片尺寸为0.81 mm×0.78 mm。最后,本文对VCO的品质因数FOM指标进行了讨论。  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

It is well known that adding more antennas at the transmitter or at the receiver may offer larger channel capacity in the multiple-input multiple-output(MIMO) communication systems. In this letter, a simple proof is presented for the fact that the channel capacity increases with an increase in the number of receiving antennas. A new quantum protocol to teleport an arbitrary unknown N-qubit entangled state from a sender to a fixed receiver under M controllers(M < N) is proposed. The quantum resources required are M non-maximally entangled Greenberger-Home-Zeilinger (GHZ) state and N-M non-maximally entangled Einstein-Podolsky-Rosen (EPR) pairs. The sender performs N generalized Bell-state measurements on the 2N particles. Controllers take M single-particle measurement along x-axis, and the receiver needs to introduce one auxiliary two-level particle to extract quantum information probabilistically with the fidelity unit if controllers cooperate with it.  相似文献

A continuous-wave (CW) 457 nm blue laser operating at the power of 4.2 W is demonstrated by using a fiber coupled laser diode module pumped Nd: YVO4 and using LBO as the intra-cavity SHG crystal With the optimization of laser cavity and crystal parameters, the laser operates at a very high efficiency. When the pumping power is about 31 W, the output at 457nm reaches 4.2 W, and the optical to optical conversion efficiency is about 13.5% accordingly. The stability of the out putpower is better than 1.2% for 8 h continuously working.  相似文献
