We have demonstrated a high‐power widely tunable sampled grating distributed Bragg reflector (SGDBR) laser integrated monolithically with a semiconductor optical amplifier (SOA) having a lateral tapered waveguide, which is the first to emit a fiber‐coupled output power of more than 10 dBm using a planar buried heterostructure (PBH). The output facet reflectivity of the integrated SOA using a lateral tapered waveguide and two‐layer AR coating of TiO2 and SiO2 was lower than 3 × 10?4 over a wide bandwidth of 85 nm. The spectra of 40 channels spaced by 50 GHz within the tuning range of 33 nm were obtained by a precise control of SG and phase control currents. A side‐mode suppression ratio of more than 35 dB was obtained in the whole tuning range. Fiber‐coupled output power of more than 11 dBm and an output power variation of less than 1 dB were obtained for the whole tuning range.  相似文献

为了获得一种平坦功率输出的宽带波长可调的掺铒光纤环型激光器,提出采用一高双折射光纤环镜获得其平坦功率输出,在高双折射光纤环镜中,采用了大量的高双折射光纤段和偏振控制器,它们的反射光谱可补偿掺铒光纤环型激光器输出功率光谱的不平坦,通过压缩或者延伸激光腔里的分布式光纤布喇格光栅即可实现波长调谐。实验验证可以获得一种宽达38nm的宽带波长调谐(1527nm~1565nm),输出功率的不平坦被控制在±0.8dB范围之内,总输出功率大约4dBm、3dB线宽为0.01nm、旁瓣抑制比为48dB的光纤环型激光器。  相似文献

提出一种腔内损耗小的基于半导体光放大器(SOA)交叉增益调制效应(XGM)的主动锁模光纤激光器结构。使用光环行器成功减小了激光器的腔内损耗,提高了激光器的输出功率。从理论上对有理数谐波锁模过程中腔内脉冲复合的物理机制进行了详细分析。利用有理数谐波锁模技术,在调制频率为10 GHz下,得到了重复频率为30 GHz的皮秒级光脉冲序列输出,其峰值功率约0.5 mW。由于半导体光放大器的宽增益谱与滤波器的较大可调谐范围,使得激光器输出可以在较大的波长可调谐范围内保持较大功率输出。成功实现了调制频率为20 GHz的谐波锁模短光脉冲输出,可调谐范围达40 nm,峰值功率大于0.65 mW。半导体光放大器和激光器的短腔长保证了激光器的长期稳定性。  相似文献

We demonstrate widely tunable InAlGaAs-InP-AlGaAs-GaAs optically pumped vertical-cavity surface-emitting lasers operating in the 1.55-/spl mu/m waveband. The tuning range of 32 nm is achieved by applying a low tuning voltage of 4 V. Maximum single-mode output power of 2 mW with less than 1.5-dB power variation over the whole tuning range and side-mode suppression ratio in excess of 30 dB have been obtained.  相似文献

A ring-shaped all fiber tunable Yb-doped fiber laser with tuning range over 20 nm is demonstrated by using a fiber Mach-Zenhder interferometer as an intra-cavity filter which is constructed with two 3-dB optical couplers. The method for fabricating the fiber Mach-Zenhder interferometer is detailed. The fiber laser has a moderate milli-Watt level output power over the whole tuning range from 1050 to 1071 nm, a side-band suppression ratio greater than 45 dB, and a bandwidth less than 0.1 nm.  相似文献

Device and tuning characteristics of sampled grating tunable twin-guide laser diodes are presented. The vertically integrated, monolithic widely tunable laser requires only two tuning currents to fully cover a wavelength range of more than 40 nm by electrooptic tuning. Its tuning behavior is quasi-continuous with up to 8.2-nm broad continuous tuning regions. High sidemode suppression (SMSR /spl ges/ 35 dB) as well as large output power (P /spl ges/ 10 mW) are obtained over the wavelength range from 1520.5 to 1561.5 nm.  相似文献

A novel lensless tunable external-cavity laser using monolithically integrated tapered amplifier, grating coupler (GC) and an external half mirror is proposed and demonstrated. It can be fabricated by a simple process and emits a collimated output beam. By making use of wavelength dispersion of the GC, the lasing wavelength can be angle tuned. Wavelength tuning over a wide range of 21.5 nm by 4.5° device rotation and an 84-mW output power were achieved under continuous-wave operation. In this paper, we experimentally investigate and demonstrate an S-band erbium-doped fiber (EDF) ring laser based on an erbium-doped silica fiber and 980-nm pumping laser. Widely tunable range from 1480 to 1522 nm, and the sidemode suppression ratio (SMSR) of >30 dB/0.1 nm and the output power of >-2 dBm in the operating range from 1482 nm to 1517 nm have been achieved for this ring laser. Under the constant power control, the output power variation less than /spl plusmn/0.05 dB can also be accomplished over the tuning range from 1482 to 1517 nm. This S-band EDF ring laser is promising for the future S-band applications.  相似文献

采用国产半导体器件,组建了半导体光纤环形腔激光器(FRSLs)的实验装置及相应的测试系统,系统地研究了FRSLs的输出和调谐特性.结果表明,已实现高速调制情况下的动态单纵模调谐,并获得波长调谐范围大于36nm的稳定光脉冲输出.确立了FRSLs的阈值特性、输出功率等物理参量与振荡波长之间的关系,提出通过控制分光比来优化和兼顾FRSLs的调谐范围及输出功率.实验结果较好地与理论模拟结果相吻合,为进一步改善FRSLs的性能指标提供了实验依据.同时,这些分析与结论对于相关结构类型的激光器设计也具有一定的参考价值.  相似文献

A single-mode output power of 41 mW has been obtained at T=120 K and lambdaap3.44 mum from a narrow-ridge interband cascade laser patterned with a Ge distributed-feedback grating. The sidemode suppression ratio at the maximum power is 23 dB, and the linewidth of 0.1 nm is instrument-limited. An alternate contacting geometry yielded robust single-mode output over a broad range of currents and temperatures, and current tuning of the wavelength by up to 17 nm  相似文献

基于简化的二能级激光系统和均匀展宽理论模型,利用原子速率方程和功率传输方程建立了掺铥光纤激光器的理论模型,并以环形腔掺铥光纤激光器为例,通过Matlab编程数值模拟研究了其出射功率和波长调谐范围与腔内损耗、掺铥光纤长度、输出耦合比、泵浦波长和泵浦功率等激光器参量的关系。数值模拟结果表明,降低激光器腔内损耗、提高泵浦激光功率和优化掺铥光纤长度可以提高掺铥光纤激光器的出射功率和增加波长调谐范围,而增加输出耦合比虽能提高激光功率,却减小了波长调谐范围。经过参数优化,在腔内总损耗为3dB、输出耦合比为10%的情况下,通过提高泵浦激光功率和优化掺铥光纤长度,掺铥光纤激光器的波长调谐范围可达528nm(1660~2188nm),高于目前已报道的实验结果。将部分模拟结果与文献报道的实验结果进行对比,较好地证实了模型的准确性。研究工作对于掺铥光纤激光器的设计和发展具有重要的理论参考价值和指导意义。  相似文献

In this paper, we present the details of a monolithically integrated filterless wavelength converter based on photocurrent-driven technology. The device consists of an integrated tunable laser transmitter and an optical receiver. The transmitter includes a sampled-grating distributed-Bragg-reflector laser, an electroabsorption modulator, and a semiconductor optical amplifier. The optical receiver employs two semiconductor optical amplifiers and a quantum-well p-i-n photodetector. The wavelength converter is characterized at 10 Gb/s over a variety of bias conditions at various input-power levels in various digital-system experiments. Bit-error-rate measurements at 10 Gb/s over an output tuning range of 32 nm between 1531 and 1563 nm show power penalties less than 1 dB. Similar experiments over an input wavelength range of 25 nm from 1535 to 1560 nm show a power penalty less than 2.5 dB. For a wavelength conversion from 1548 nm to a range of output wavelengths between 1531 and 1563 nm, the facet-to-facet gain ranges from 9 to 13 dB, neglecting fiber coupling losses.  相似文献

We report the development of a current-controlled widely tunable laser diode based on InP with photonic crystal mirrors and an integrated amplifier section for stabilized power output. The laser consists of three longitudinally coupled ridge waveguide cavities that are coupled through photonic crystal mirror segments. A laterally defined binary superimposed grating provides complex-coupled distributed feedback into two of the laser cavities. The wavelength can be switched over a range of 26 nm. Through adjustment of the current into a third amplifier section, the output power can be stabilized over the tuning range of the laser.  相似文献

We have investigated tunable distributed-feedback (DFB) lasers based on GaInNAs quantum wells grown by molecular-beam epitaxy. Three-section tunable DFB lasers were fabricated by patterning laterally gain coupled binary superimposed gratings perpendicular to a ridge waveguide. The discrete tuning range covers 24 nm with sidemode suppression ratios of about 35 dB. The lasers were tuned continuously over a range of over 10 nm with a constant power output of 15 mW per facet.  相似文献

可调谐多波长布里渊掺铒光纤激光器将光纤中的SBS非线性放大同掺铒光纤的线性放大相结合得到室温稳定的多波长输出,具有波长间隔一致、线宽窄、功率谱相对平坦等优点。设计了一种基于光纤布拉格(FBG)反射的线性可调谐多波长布里渊掺铒光纤激光器。该线性腔激光器的一端利用光纤布拉格光栅作为反射镜,有效抑制了腔内自激模的影响,增加激光器输出波长数。布里渊泵浦信号进入布里渊增益介质之前经过掺铒光纤放大器的两次放大,降低了布里渊增益的阈值。该多波长激光器实现了1 530~1 560 nm之间30 nm可调谐范围的输出。在布里渊泵浦信号功率2 mW,980 nm泵源抽运功率60 mW情况下,1 540~1 554 nm范围内,获得了波长间隔0.088 nm的16个波长的输出。  相似文献

Tuning characteristics of widely tunable twin-guide (TTG) laser diodes with sampled gratings (SGs) are reported. Two SGs, providing slightly different reflection spectra, enable wide tunability by means of Vernier effect tuning. The device structure is vertically integrated and, hence, a DFB-like laser is obtained, which makes a phase tuning section unnecessary and facilitates easy and fast device characterisation. Although the tuning section can tune the SG reflection spectra by only /spl sim/2 nm, an overall tuning range of 28 nm has been achieved by employing Vernier effect tuning. Within the aforementioned tuning range, five supermodes are usable and can be tuned continuously without any mode-hops. The lasers operate at /spl sim/1.55 /spl mu/m wavelength and achieve a maximum output power of 12 mW.  相似文献

Broadly tunable distributed Bragg reflector (DBR) lasers utilizing metal-filled surface-etched diffraction gratings were fabricated on a GaAs-unstrained quantum well with AlGaAs core and cladding layers. Devices with 200- and 400-/spl mu/m gratings sections were fabricated. Single-mode devices are fabricated over a broad spectral range, exhibiting over 55 mW of single-facet output power. The optical properties of this structure are analyzed in terms of effective index step between the peak and valley of the grating and scattering loss in the DBR. Discrete devices were fabricated with lasing wavelengths between 846.6 and 862.9 nm at intervals of 1.44nm, representing a range of 16.3 nm. Wavelength tuning by current injection into the DBR section is explored, and a broad tuning range of over 18 nm is measured while single-mode performance is maintained. The spectral linewidth of these devices is measured. The temperature dependence of light versus current, threshold current values, and spectral characteristics are also examined.  相似文献

实验研究了基于多周期的掺镁铌酸锂晶体光参量振荡器(OPO),分析了光学参量振荡器的输出光谱特性.实验中,采用激光二极管(LD)端面抽运的声光调Q Nd:YVO4激光器作为光参量振荡器的抽运源,谐振腔采用双凹腔结构.在调Q开关重复频率为10 kHz,周期极化掺镁铌酸锂(PPMgLN)晶体的温度为25.4℃的条件下,实验测得光学参量振荡器的振荡阈值为110 mW.当输入的抽运光的平均功率为325 mW时,获得了平均功率为84 mW的信号光输出,其光-光转换效率为25.8%.通过改变周期极化掺镁铌酸锂晶体的温度(25.4~120℃)和极化周期(28.5~30.5 μm),实现了信号光在1449.6~1635 nm范围内的可调谐输出.在室温25.4℃时,观测到了抽运光与信号光的和频光的光谱.实验结果表明.光参量振荡器输出光谱的半峰全宽(FWHM)小于0.5 nm.  相似文献
