研究了外部光反馈对980nm垂直腔面发射激光器(VCSEL)振荡特性的影响.计算了垂直腔面发射激光器及边发射半导体激光器的光反馈灵敏因子.基于复合腔理论,分析了外部光反馈对垂直腔面发射激光器的阈值电流及微分量子效率等振荡特性参数的影响.实验结果表明,当反馈率为10%时,垂直腔面发射激光器的阈值电流由0.63A下降至0.59A,同时斜率效率和输出功率也有所下降.实验结果和理论分析符合得较好.  相似文献

在传统半导体激光器动力学方程的基础上,突出了垂直腔面发射激光器(VCSELs)的微腔结构特点以及相位共轭反馈(PCF)的时间反演特性,建立起相位共轭反馈条件下的复合腔仿真模型。仿真结果表明:在外部反射率小于0.05的弱反馈条件下,垂直腔面发射激光器的微腔结构导致了它的动态特性与边发射器件有较大的区别,给出两者在混沌带的出现次数、存在范围以及分岔点的出现条件等方面的比较。相对于常规光反馈(COF)而言,相位共轭反馈的累积相位为零,这使得该机制下垂直腔面发射激光器表现出更为丰富的非线性特性。仿真中观察到常规光反馈经历了三个混沌带,相位共轭反馈经历了两个混沌带且稳定区域较宽;并发现在混沌吸引子产生的过程中常规光反馈光场的实虚部相空间轨迹保持对称,而相位共轭反馈的相空间轨迹则表现为对称的‘建立→破坏→再建立’这样的循环过程。  相似文献

通过对一种微分量子效率可以大于1的新型多有源区隧道再生应变量子阱垂直腔面发射半导体激光器(VCSELs)结构,以及由此设计出的阈值电流更小、输出功率更大的器件与普通结构在反射率及注入电流都相同的条件下输出功率大小的比较及阈值电流密度大小的比较,从而在理论上证实了这种VCSELs新型结构的优势。  相似文献

借助于SV232低温恒温器及LD2002C5 VCSEL测试系统,对内腔接触式氧化物限制型垂直腔面发射激光器进行了变温实验研究,测得在- 10℃~70℃温度范围内,器件输出光功率、电压、斜率效率、发射波长和阈值电流随温度变化的实验曲线,并结合不同温度下VCSEL反射谱和增益谱的模拟结果,对实验曲线进行了很好的分析和解释。估算了连续工作状态下研制的InGaAs/GaAs垂直腔面发射激光器内部温升值,而且还得到了现有工艺条件下满足最低室温工作阈值的谐振腔谐振波长与增益谱峰值波长。  相似文献

基于光反馈垂直腔面发射半导体激光器(VCSELs)混沌驱动同步,提出了一种光反馈VCSELs混沌保密通信系统。通过模拟信号和数字信号在该系统的混沌保密通信的实现,验证了该系统的可行性。进一步利用该方案实现了对文字和数字图像的保密通信,并对解密图像及原始图像灰度值的差值做了相关计算。数值模拟结果说明该通信方案具有良好的解密效果。  相似文献

模拟了垂直腔面发射激光器(VCSEL)的反射谱和量子阱增益谱,采用金属有机物化学气相沉积设备外延生长了980 nm的垂直腔面发射激光器,制作了氧化孔径为14 μm的内腔式氧化限制型VCSEL器件,其阈值电流为3.3mA,阈值电压为1.8V,斜率效率为0.387 W/A,室温直流电流为22.8 mA时,输出光功率为5 mW.  相似文献

为改善高功率垂直腔面发射激光器(VCSEL)电流注入均匀性,提高光束输出质量和器件的输出功率,设计并研制出808nm高功率网状电极VCSEL。将VCSELP面的注入电极由传统的环形结构改为网状结构并且热沉位于N面电极。实验制备了出光孔径同为500um的传统环形电板和网状电极两种高功率VCSEL,并对器件的性能进行了对比测试。测试结果表明,网状电极结构高功率VCSEL相对传统环形电极结构高功率VCSEL器件具有良好的光电特性,室温下新结构高功率VCSEL的阈值电流为430mA,斜率效率为0.44mW/mA,电光转换效率可达21.7%,最大输出功率可达420mW,是传统结构高功率VCSEL输出功率的2.27倍。  相似文献

The influence of external optical feedback (OFB) on the light-current characteristics of the vertical-cavity surface-emitting lasers (VCSELs) was investigated theoretically and experimentally. By calculating the OFB sensitivity parameter, the OFB sensibility of the VCSELs was compared with the edge emitting lasers. Based on the compound cavity theory, the light-current characteristic parameters of the VCSELs with external OFB, such as the threshold current and the slope efficiency, were calculated. The experimental results indicated that the threshold current of the VCSELs with different DBR reflectivities decreased to different degrees, accompanied with a decrease of slope efficiency when under 10% feedback ratio of the external OFB, which is in good agreement with the theoretical calculation.  相似文献

利用构建在SIMULLNK平台下垂直腔面发射激光器(VCSELs)动态仿真模型,研究了自发辐射因子对多次外光反馈下VCSEs非线性行为的影响。结果表明,随外腔长(外腔反射率)增加,VCSELs顺次(逆次)经历混沌、多周期、倍周期和单周期区域:进一步得出,增大自发辐射因子可抑制系统的非线性行为,提高器件稳定性。  相似文献

从速率方程出发,仿真得到VCSELs在不同腔体结构、自发辐射因子和线宽限制因子情况下,相对强度噪声随外光反馈水平的变化规律。结果表明:减小电流孔径或线宽增强因子可以降低VCSELs对外光反馈的灵敏性,改变自发辐射因子对此影响不大。而传统边发射激光器不属于微腔结构,对外光反馈的抑制能力较弱。  相似文献

Planar, gain-guided vertical-cavity surface-emitting lasers (VCSELs) with a modulation bandwidth of 14 GHz are described. This bandwidth is reached at a drive current of only 8 mA. The intrinsic bandwidth of these devices is estimated to be greater than 50 GHz. Nonlinear light-current characteristics of these lasers may lead to a high level of nonlinear harmonic distortion of the high-frequency output. It is shown that the relative intensity of the second-harmonic response decreases rapidly at higher drive currents, in agreement with a phenomenological model based on the DC characteristics of the laser  相似文献

根据多模速率方程,利用MATLAB提供的SIMULINK软件包对垂直腔面发射激光器(VCSELs)和边发射激光器(EELs)多模弛豫振荡进行了研究。结果表明,与单模情况相比,多模时EELs弛豫振荡频率增大、弛豫和延迟时间缩短,而VCSELs动态特性变化不大。与此同时,在得出VCSELs的单模工作、高速调制以及提高偏置电流或自发辐射因子可改善两类器件动态特性等结论外还看到,VCSELs边模抑制比(SMSR)随偏置电流变化率高于EELs;自发辐射因子增大时,边模强度同比例增大、主模强度减小,利用微腔效应有效控制自发辐射因子可以优化VCSELs的单模特性。  相似文献

The performance limitations of gain-guided vertical cavity surface emitting lasers (VCSELs) which use epitaxially grown semiconductor distributed Bragg reflectors (DBRs) are discussed. The light-current ( L-I) characteristics and emission wavelength of such lasers are examined as a function of temperature and time under continuous wave (CW) and pulsed operation. The authors observed a sharp roll-over in the CW L-I characteristics which limits the maximum output power. The threshold current under CW operation is found to be lower than that obtained under pulsed conditions. Several microseconds long delay in lasing turn-on is also observed. It is shown quantitatively that these anomalies are a consequence of severe heating effects. It is shown that reduction of the series resistance and threshold current density can lead to significant improvements in the power performance of VCSELs  相似文献

The measurement of the effects of external optical feedback on the spectra of VCSELs (vertical-cavity surface-emitting lasers) is reported. It is surprising that VCSELs have a sensitivity to optical feedback comparable to that of conventional edge-emitting lasers such as DFBs despite their significantly different structures. This is because the extremely short cavity length of VCSELs negates the effects of their highly reflective output mirrors. As in edge-emitting lasers, VCSELs exhibit well-defined regimes of feedback effects in their spectra. Since optical isolators cannot be easily applied to VCSELs due to their array structure, these lasers may be most useful in applications which are not sensitive to the spectral qualities of the light source.<>  相似文献

In this article, we propose a new process method to improve the light output power of GaAs vertical-cavity surface-emitting lasers (VCSELs). The VCSELs with filling Al metal into the ring trench will exhibit a higher quantum efficiency and have a light output power of 1.45 times higher than those without filling Al. In addition, the trench filled with Al metal can benefit in the bonding process and behavior as a mirror to reduce the output power loss. These VCSELs show good output characteristics and high-temperature operation.  相似文献
