The search for alternative energy sources is presently at the forefront of applied research. In this context, thermoelectricity for direct energy conversion from thermal to electrical energy plays an important role. This paper is concerned with the development of highly efficient p-type Ge x Pb1−x Te alloys for thermoelectric applications, using spark plasma sintering. The carrier concentration of GeTe was varied by alloying of PbTe and/or by Bi2Te3 doping. Very high ZT values up to ~1.8 at 500°C were obtained by doping Pb0.13Ge0.87Te with 3 mol% Bi2Te3.  相似文献

n-Type thermoelectric powders of (Bi2−x Ag x Te3)0.96−(Bi2Se3)0.04 (0 ≤ x ≤ 0.05) have been synthesized by mechanical alloying and then consolidated by spark plasma sintering. The analysis results show that the grain size of pure Bi, Te, Ag, and Se powders is decreased to about 1 μm to 0.5 μm after they are mechanically alloyed for 2 h. The power factor of bulk material increases with increasing Ag-doping content, while the trend for the lattice thermal conductivity is the opposite. Bulk (Bi0.99Ag0.04)2(Te0.96Se0.04)3 after milling for 12 h exhibits a higher power factor, lower thermal conductivity, and thus a higher ZT of 0.74 at 373 K.  相似文献

In-Sn-Te-based alloys usually have low electrical and thermal conductivity. In the present work we substituted Al for In in an In-Sn-Te alloy and prepared an (In1.9Al0.1Te3)0.08(SnTe)0.92 alloy by spark plasma sintering. Substitution of Al for In favors the formation of indium impurity levels in this structure and accounts for the decrease of the band gap (E g) and much of the increase of mobility and electrical conductivity. The thermal conductivity decreases from 1.72 W K−1 m−1 to 1.44 W K−1 m−1 with temperature, while that of the (In2Te3)0.08(SnTe)0.92 alloy increases from 2.29 W K−1 m−1 to 3.50 W K−1 m−1. The thermoelectric figure of merit (ZT) of the sample increases with measurement temperature, and the highest ZT value of 0.28 was obtained at 668 K, being a factor of 4.5 greater than the maximum ZT value for the Al-free (In2Te3)0.08(SnTe)0.92 alloy at 510 K.  相似文献

Bi x Sb2−x Te3 bulk alloys are known as the best p-type thermoelectric materials near room temperature. In this work, single-phase Bi x Sb2−x Te3 (x = 0.2, 0.25, 0.3, 0.34, 0.38, 0.42, 0.46, and 0.5) alloys were prepared by spark plasma sintering (SPS) using mechanical alloying (MA)-derived powders. A small amount (0.1 vol.%) of SiC nanoparticles was added to improve the mechanical properties and to reduce the thermal conductivity of the alloys. The electrical resistivity decreases significantly with increasing ratio of Sb to Bi in spite of the weaker decreasing trend in Seebeck coefficient, whereby the power factor at 323 K reaches 3.14 × 10−3 W/mK2 for a sample with x = 0.3, obviously higher than that at x = 0.5 (2.27 × 10−3 W/mK2), a composition commonly used for ingots. Higher thermal conductivities at low temperatures are obtained at the compositions with lower x values, but they tend to decrease with temperature. As a result, higher ZT values are obtained for Bi0.3Sb1.7Te3, with a maximum ZT value of 1.23 at 423 K, about twice the ZT value (about 0.6) of Bi0.5Sb1.5Te3 at the same temperature.  相似文献

In this work we present an ab initio study of the transport properties of PbTe, SnTe, and GeTe crystals in the B1 structure under zero and high pressure and analyze the possibility of pressure-induced thermoelectric performance enhancement. GeTe displays higher thermoelectric coefficients in both the p- and n-doping cases at zero pressure, but with applied pressure they drop quickly. n-Type SnTe has a higher Seebeck coefficient and figure of merit (ZT) than p-type SnTe at ambient conditions. With increased pressure its thermoelectric performance is improved initially and degrades later. The highest ZT appears at about 5 GPa. p-Type PbTe possesses attractive thermoelectric properties at zero pressure. With pressure applied, the ZT of this material undergoes a decline–climb–decline variation, and the optimal ZT occurs at 8 GPa to 10 GPa. Thermoelectric properties of n-type PbTe degrade slightly with increasing pressure and improve later; the improvement can be observed for pressures up to 20 GPa. These results suggest possible enhancement of thermoelectric properties for SnTe under intermediate pressure and PbTe under high pressure.  相似文献

The electrochemical behavior of nonaqueous dimethyl sulfoxide solutions of BiIII, TeIV, and SbIII was investigated using cyclic voltammetry. On this basis, Bi x Sb2−x Te y thermoelectric films were prepared by the potentiodynamic electrodeposition technique in nonaqueous dimethyl sulfoxide solution, and the composition, structure, morphology, and thermoelectric properties of the films were analyzed. Bi x Sb2−x Te y thermoelectric films prepared under different potential ranges all possessed a smooth morphology. After annealing treatment at 200°C under N2 protection for 4 h, all deposited films showed p-type semiconductor properties, and their resistances all decreased to 0.04 Ω to 0.05 Ω. The Bi0.49Sb1.53Te2.98 thermoelectric film, which most closely approaches the stoichiometry of Bi0.5Sb1.5Te3, possessed the highest Seebeck coefficient (85 μV/K) and can be obtained under potentials of −200 mV to −400 mV.  相似文献

Compatible p- and n-type materials are necessary for high-performance GeTe thermoelectric modules, where the n-type counterparts are in urgent need. Here, it is reported that the p-type GeTe can be tuned into n-type by decreasing the formation energy of Te vacancies via AgBiTe2 alloying. AgBiTe2 alloying induces Ag2Te precipitates and tunes the carrier concentration close to the optimal level, leading to a high-power factor of 6.2 µW cm−1 K−2 at 423 K. Particularly, the observed hierarchical architectural structures, including phase boundaries, nano-precipitates, and point defects, contribute an ultralow lattice thermal conductivity of 0.39 W m−1 K−1 at 423 K. Correspondingly, an increased ZT of 0.5 at 423 K is observed in n-type (GeTe)0.45(AgBiTe2)0.55. Furthermore, a single-leg module demonstrates a maximum η of 6.6% at the temperature range from 300 to 500 K. This study indicates that AgBiTe2 alloying can successfully turn GeTe into n-type with simultaneously optimized thermoelectric performance.  相似文献

GeTe and (Bi,Sb)2Te3 are two representative thermoelectric (TE) materials showing maximum performance at middle and low temperature, respectively. In order to achieve higher performance over the whole temperature range, their segmented one-leg TE modules are designed and fabricated by one-step spark plasma sintering (SPS). To search for contact and connect layers, the diffusion behavior of Fe, Ni, Cu, and Ti metal layers in GeTe is studied systematically. The results show that Ti with a similar linear expansivity (10.80 × 10−6 K−1) to GeTe, has low contact resistance (3 µΩ cm2) and thin diffusion layer (0.4 µm), and thus is an effective metallization layer for GeTe. The geometric structure of the GeTe/(Bi,Sb)2Te3 segmented one-leg TE module and the ratio of GeTe to (Bi,Sb)2Te3 are determined by finite element simulation method. When the GeTe height ratio is 0.66, its theoretical maximum conversion efficiency (ηmax) can reach 15.9% without considering the thermal radiation and thermal/electrical contact resistance. The fabricated GeTe/(Bi,Sb)2Te3 segmented one-leg TE module showed a ηmax up to 9.5% with a power density ≈ 7.45 mW mm−2, which are relatively high but lower than theoretical predictions, indicating that developing segmented TE modules is an effective approach to enhance TE conversion efficiency.  相似文献

In this work, nano-structured Bi2Te3 and PbTe thermoelectric materials were synthesized separately via solvothermal, hydrothermal and low-temperature aqueous chemical routes. X-ray diffraction (XRD), field-emission scanning-electron microscopy (FESEM), transmission electron microscopy (TEM), and energy dispersive spectroscopy (EDS) were used to analyze the powder products. Results showed that the as-prepared Bi2Te3 samples were all single-phased and consisted of irregular spherical granules with diameters of ∼30 nm whereas the PbTe samples were mainly composed of well-crystallized cubic crystals with average size of approximately 100 nm. Some nanotubes and nanorods were found in Bi2Te3 and PbTe samples, respectively; these were identified as Bi2Te3 nanotubes and PbTe nanorods by EDS analysis. Possible reaction mechanisms for these syntheses are discussed in detail herein.  相似文献

Many efforts are recently devoted on improving thermoelectric SnTe as an environment—friendly alternative to conventional PbTe and successful approaches include valence band convergence, nanostructuring, and substantial/interstitial defects. Among these strategies, alloying SnTe with MnTe enables the most effective reduction in the valence band offset (between L and Σ) for a convergence due to its high solubility of ≈15%, yet there is no indication that the solubility of MnTe is high enough for fully optimizing the valence band structure and thus for maximizing the electronic performance. Here, a strategy is shown to increase the MnTe solubility up to ≈25% by alloying with 5% GeTe, which successfully locates the composition (20% MnTe) to optimize the valence band structure by converging a more degenerated Λ (as compared with band L) and Σ valence bands. Through a further alloying with Cu2Te, the resultant Cu‐interstitial defects enable a sufficient reduction in lattice thermal conductivity to its amorphous limit (0.4 W m−1 K−1). These electronic and thermal effects successfully realize a record‐high thermoelectric figure of merit, zT of 1.8, strongly competing with that of PbTe. This work demonstrates the validity of band manipulation and interstitial defects for realizing extraordinary thermoelectric performance in SnTe.  相似文献

New, efficient thermoelectric materials (GeTe) x (Mn0.6Sn0.4Te)1−x (0.8 ≤ x ≤  1.0) were prepared by hot pressing, and the effect of MnTe and SnTe contents on thermoelectric and mechanical properties of GeTe was investigated. The maximum dimensionless figure of merit ZT of the prepared materials is 1.57 in the temperature range from 720 K to 770 K for x = 0.15. Niobium was added to the quasiternary GeTe-based materials to suppress creep without degradation of thermoelectric properties. The distortion of the material with added Nb was less than 0.4% under experimental conditions of 100 N load at 873 K for 100 h. The favorable thermoelectric properties of these materials are accompanied by their stability in long-term use and the possibility of widening the service temperature range as a result of decreasing their phase-transition temperature T c.  相似文献

We report on the successful hydrothermal synthesis of Bi0.5Sb1.5Te3, using water as the solvent. The products of the hydrothermally prepared Bi0.5 Sb1.5Te3 were hexagonal platelets with edges of 200–1500 nm and thicknesses of 30–50 nm. Both the Seebeck coefficient and electrical conductivity of the hydrothermally prepared Bi0.5Sb1.5Te3 were larger than those of the solvothermally prepared counterpart. Hall measurements of Bi0.5Sb1.5Te3 at room temperature indicated that the charge carrier was p-type, with a carrier concentration of 9.47 × 1018 cm−3 and 1.42 × 1019 cm−3 for the hydrothermally prepared Bi0.5Sb1.5Te3 and solvothermally prepared sample, respectively. The thermoelectric power factor at 290 K was 10.4 μW/cm K2 and 2.9 μW/cm K2 for the hydrothermally prepared Bi0.5Sb1.5Te3 and solvothermally prepared sample, respectively.  相似文献

Pure Bi2Te3 and Bi2Se3 nanopowders were hydrothermally synthesized, and n-type Bi2Te3−x Se x bulk samples were prepared by hot pressing a mixture of Bi2Te3 and Bi2Se3 nanopowders at 623 K, 648 K or 673 K and 80 MPa in vacuum. The phase composition of the powders and bulk samples were characterized by x-ray diffraction. The morphology of the powders was examined by transmission electron microscopy. The microstructure and composition of the bulk samples were characterized by field-emission scanning electron microscopy and energy-dispersive x-ray spectroscopy, respectively. The density of the samples increased with sintering temperature. The samples were somewhat oxidized, and the amount of oxide (Bi2TeO5) present increased with sintering temperature. The samples consisted of sheet-like grains with a thickness less than 100 nm. Seebeck coefficient, electrical conductivity, and thermal conductivity of the samples were measured from room temperature up to 573 K. Throughout the temperature range investigated, the sample sintered at 623 K had a higher power factor than the samples sintered at 648 K or 673 K.  相似文献

The best films for thermoelectric applications near room temperature are based on the compounds Bi2Te3, Sb2Te3, and Bi2Se3, which as single crystals have distinct anisotropy in their electrical conductivity σ regarding the trigonal c-axis, whereas the Seebeck coefficient S is nearly isotropic. For p- and n-type alloys, P ⊥c > P ||c, and the power factors P ⊥c of single crystals are always higher compared with polycrystalline films, where the power factor is defined as P = S 2 σ, ⊥c and ||c are the direction perpendicular and parallel to the c-axis, respectively. For the first time in sputter-deposited p-type (Bi0.15Sb0.85)2Te3 and n-type Bi2(Te0.9Se0.1)3 thin films, the anisotropy of the electrical conductivity has been measured directly as it depends on the angle φ between the electrical current and the preferential orientation of the polycrystals (texture) using a standard four-probe method. The graphs of σ(φ) show the expected behavior, which can be described by a weighted mixture of σ ⊥c and σ ||c contributions. Because (σ ⊥c/σ ||c) p  < (σ ⊥c/σ ||c) n , the n-type films have stronger anisotropy than the p-type films. For this reason, the angular weighted contributions of P ||c lead to a larger drop in the power factor of polycrystalline n-type films compared with p-type films.  相似文献

Polycrystalline p-type Bi0.5Sb1.5Te3 and n-type Bi2Te2.7Se0.3 thermoelectric (TE) alloys containing a small amount (vol.% ≤5) of SiC nanoparticles were fabricated by mechanical alloying and spark plasma sintering. It was revealed that the effects of SiC addition on TE properties can be different between p-type and n-type Bi2Te3-based alloys. SiC addition slightly increased the power factor of the p-type materials by decreasing both the electrical resistivity (ρ) and Seebeck coefficient (α), but decreased the power factor of n-type materials by increasing both ρ and α. Regardless of the conductivity type, the thermal conductivity was reduced by dispersing SiC nanoparticles in the Bi2Te3-based alloy matrix. As a result, a small amount (0.1 vol.%) of SiC addition increased the maximum dimensionless figure of merit (ZT max) of the p-type Bi0.5Sb1.5Te3 alloys from 0.88 for the SiC-free sample to 0.97 at 323 K, though no improvement in TE performance was obtained in the case of n-type Bi2Te2.7Se0.3 alloys. Importantly, the SiC-dispersed alloys showed better mechanical properties, which can improve material machinability and device reliability.  相似文献

The intermetallic compound SnTe rapidly formed at interfaces between p-type bismuth telluride (Bi0.5Sb1.5Te3) thermoelectric materials and lead-free solders. The intermetallic compound influences the mechanical properties of the joints and the reliability of the thermoelectric modules. Various lead-free solder alloys, Sn-3.5Ag, Sn-3Ag-0.5Cu, Sn-0.7Cu, and Sn-2.5Ag-2Ni, were used to investigate the interfacial reactions. The results thus obtained show that Ag and Cu preferentially diffused into the Te-rich phase in Bi0.5Sb1.5Te3, so layers of Ag-Te and Cu-Te compounds could not form an effective diffusion barrier. Electroless nickel-phosphorus was plated at the interfaces to serve as a diffusion barrier, and the (Cu,Ni)6Sn5 compound formed instead of SnTe. Furthermore, the intermetallic compound NiTe formed between nickel- phosphorus and Bi0.5Sb1.5Te3 and also served as a diffusion barrier. A plot of thickness as a function of annealing time yielded the growth kinetics of the intermetallic compounds in the thermoelectric material systems. The activation energy for the growth of the NiTe intermetallic compound is 111 kJ/mol.  相似文献

n-Type Bi2Te3−y Se y thin films were prepared by potentiodynamic electrodeposition onto Au, Bi, and Bi2Te3−y Se y substrates at room temperature. The electrochemical behaviors of Bi3+, HTeO2 +, and H2SeO3 on different substrates were investigated by cyclic voltammetry. The morphology, composition, and structure of the films were studied by using environmental scanning electron microscopy (ESEM), energy-dispersive spectroscopy (EDS), and x-ray diffraction (XRD), respectively. The thermoelectric properties of n-type Bi2Te3−y Se y films were determined by measuring the Seebeck coefficient (α) and electrical resistivity (ρ). The results showed that the composition and morphology of the films were sensitive to the substrate material. X-ray diffraction (XRD) analysis indicated that the preferred orientation of annealed films was affected by the substrate and that the film prepared on the Bi2Te3−y Se y substrate exhibited the strongest (015) orientation, with rhombohedral structure. It was proved that the properties of the annealed films could be affected by the substrate and that the film with the highest power factor (P = α 2/ρ) was obtained on the Bi2Te3−y Se y substrate.  相似文献

Interfacial charge transfer has a vital role in tailoring the thermoelectric performance of superlattices (SLs), which, however, is rarely clarified by experiments. Herein, based on epitaxially grown p-type (MnTe)x(Sb2Te3)y superlattice-like films, synergistically optimized thermoelectric parameters of carrier density, carrier mobility, and Seebeck coefficient are achieved by introducing interfacial charge transfer, in which effects of hole injection, modulation doping, and energy filtering are involved. Carrier transport measurements and angle-resolved photoemission spectroscopy (ARPES) characterizations reveal a strong hole injection from the MnTe layer to the Sb2Te3 layer in the SLs, originating from the work function difference between MnTe and Sb2Te3. By reducing the thickness of MnTe less than one monolayer, all electronic transport parameters are synergistically optimized in the quantum-dots (MnTe)x(Sb2Te3)12 superlattice-like films, leading to much improved thermoelectric power factors (PFs). The (MnTe)0.1(Sb2Te3)12 obtains the highest room-temperature PF of 2.50 mWm−1K−2, while the (MnTe)0.25(Sb2Te3)12 possesses the highest PF of 2.79 mWm−1K−2 at 381 K, remarkably superior to the values acquired in binary MnTe and Sb2Te3 films. This research provides valuable guidance on understanding and rationally tailoring the interfacial charge transfer of thermoelectric SLs to further enhance thermoelectric performances.  相似文献

We performed thermoelectric characterizations on TlCu3Te2: (Tl1+)(Cu1+)3 (Te2−)2 and TlCu2Te2: (Tl1+)(Tl3+)(Cu1+)4(Te2−)4, in order to understand the relationship between the thermoelectric properties (especially the lattice thermal conductivity κ lat) and the valence states of Tl. The thermal conductivity of TlCu2Te2 is high (about 8 W m−1 K−1), while that of TlCu3Te2 is extremely low (around 0.5 W m−1 K−1) like other thallium tellurides. This high κ of TlCu2Te2 was caused not only by its large electronic contribution but also by its intrinsically high κ lat. The present study implies that the valence states of Tl would play some important roles in determining the magnitude of κ lat.  相似文献
