研究了一种超薄硅单层与掺铒硅单层/金属薄膜/硅衬底(Si:SiEr/Metal/Si,SEMS)型硅基激光器结构.利用表面等离子体激元局域增强效应提升了硅基增益介质材料在1.54μm波长点的光学增益特性.通过优化金属材料厚度、铒离子极化方向和铒离子位置等参量,减小表面等离子体激元所带来的光学损耗.结果表明,当金属材料厚度小于20 nm时,硅基激光器的净增益系数范围为1~36 cm-1. 相似文献

在硅基上成功地制备出了1.55μm InP-InGaAsP量子阱激光器.设计并生长了适合于键合的量子阱激光器结构材料,通过直接键合技术,将Si衬底与InP-InGaAsP外延片键合到一起.剥离去掉InP衬底后,在5~6μm的薄膜上制备出20μm条形边发射激光器.室温下,阈值电流160mA(电流密度为2.7kA/cm2),功率可达10mW以上(在约350mA电流下),实现了1.55μm长波长边发射激光器与Si的集成.目前,该结果国际上还未见报道. 相似文献

In this letter, a new study of self-mixing speckle in an erbium-doped fiber ring (EDFR) laser and its application to velocity sensing is presented. We have experimentally built a fiber laser based on a ring cavity by using a packaged erbium-doped fiber amplifier and applied it to the self-mixing speckle experiments. We have also given theoretical analysis of the model of self-mixing speckle in the EDFR laser and the variation of the output power of the laser is deduced. The speckle signal has been statistically analyzed and found submitting to Gaussian distribution. For its utility to velocity sensing, the speckle signals at different velocities are processed through calculating the number of box by the fractal theory. A linear relationship between the number of box and velocity is obtained. The experimental result shows that the self-mixing speckle signal in EDFR laser can be used in velocity sensing. 相似文献

We use finite element simulations to quantitatively evaluate different mechanisms for the generation of stress in Sn films
due to growth of the Cu6Sn5 intermetallic phase at the Cu-Sn interface. We find that elastic and plastic behavior alone are not sufficient to reproduce
the experimentally measured stress evolution. However, when grain boundary diffusion is included, the model results agree
well with experimental observations. Examination of conditions necessary to produce the observed stresses provides insight
into potential strategies for minimizing stress generation and thus mitigating Sn whisker growth. 相似文献
