(100) epitaxial Ba0.6Sr0.4TiO3 (BST) thin films were grown on Si substrates using a 9 nm thick SrO buffer layer. The phase shifter fabricated on BST films grown on a SrO buffered Si substrate showed a larger figure of merit (FOM) of 24.7°/dB as a result of improving the phase tuning while retaining an appropriate insertion loss compared to that (15.3°/dB) for the BST/MgO structure. This work demonstrates that a thin SrO buffer layer plays an important role in the successful integration of BST-based microwave tunable devices onto Si wafers.  相似文献

Ferroelectric Ba0.5Sr0.5TiO3 (BST) films were prepared on Pt/Ti/SiO2/Si substrates by the sol-gel process. The films were spin-coated at 2000 rpm for 30 secs and then pyrolysed for 5 mins at the temperature of 350C. This coating procedure was repeated for 3, 4, 5 and 6 times to obtain BST films with different thicknesses. After coating the films with the desired repetition times, the films were finally annealed in a conventional furnace at temperatures ranging from 600C to 800C with a 50C interval in between. The films obtained with an annealing procedure of 750C were polycrystalline with the presence of an impurity BaCO3 phase. The capacitance and leakage current were measured and used to extract information on the metal-BST interface. With the series capacitance model and modified Schottky emission equation, the thickness of the dead layers for Au/BST and Pt/BST interfaces were calculated to be less than 6 nm and 5 nm, respectively.  相似文献

Ferroelectric Mn doped Ba0.5Sr0.5TiO3 (Mn-BST) films with/without BaTiO3 (BT) buffer layer have been grown on (001) MgO substrates by a pulsed laser deposition to investigate electrical tunability at microwave frequencies. Structural properties and surface morphologies of the films were investigated using an X-ray diffractometer and a scanning electron microscope, respectively. Microwave dielectric properties of Mn-BST thin films with BT buffer were studied for reduction of dielectric loss and improvement of electrical tunability. Distributed analog phase shifters have been designed and fabricated on Mn-BST films with/without BT buffer layer to understand microwave dielectric properties. The differential phase shift of the phase shifter fabricated on Mn-BST film was 22° at 10 GHz with 80 V of applied dc bias voltage. In comparison, phase shifter fabricated on Mn-BST/BT multilayers exhibit 41° of differential phase shift at the same condition. This suggests that a BT buffer layer is for microwave tunable device applications. The phase shifter fabricated on Mn-BST/BT multilayers exhibit a low insertion loss (S21) of ?1.1 dB, and a low return loss (S11) of ?14 dB with a bias voltage of 80 V.  相似文献

ABSTRACT

Barium strontium titanate [Ba0.6Sr0.4TiO3 or BST (60/40)] thin films were deposited on MgO (100) substrates using pulsed laser deposition. X-ray diffraction (XRD) measurements revealed that the BST thin films had epitaxially grown on the MgO (100) substrates. The surface morphology of the thin films was observed using an atomic force microscope and the grain size was found to be about 100–150 nm. The surface roughness was around 4.9 nm for a 250 nm thick film. The optical transmittance of the BST thin film was measured using a transmission mode ellipsometer. The BST/MgO configuration was highly transparent in the visible region. The optical band gap energy of the BST film, calculated by applying the Tauc relation, was 3.56 eV. Optical waveguide characteristics of the BST (60/40) thin film were determined using a prism coupler. The electro-optic (E-O) properties were measured at 632.8 nm wavelength using a phase modulation detection method. The BST film exhibited a predominately quadratic E-O behavior and the quadratic E-O coefficient was found to be 0.58 × 10? 17 m2/V2.  相似文献

Highly (100) preferred undoped and 1–5% Ni-doped Ba1–xSrxTiO3 (BST) thin films were deposited onto MgO (100) single crystal substrate at 750°C using pulsed laser deposition. BST thin film-based interdigital capacitors (IDC) were prepared by standard photolithography process. The microwave properties of BST films were measured at 10 GHz. Ni-doped BST films showed better dielectric properties by exhibiting improved dielectric Q while retaining an appropriate capacitance tuning compared to undoped BST films. 1% Ni-doped BST film showed the maximum figure of merit of 2896.1. It is suggested that 1 mol% Ni doped BST film is an effective candidate for high performance tunable device applications.  相似文献

The thickness dependence of ferroelectric permittivity of (Ba, Sr)TiO3 has been investigated. The BST films could be obtained to have a simple cubic perovskite structure, space group Pm3m, and practically c-axis epitaxial structure deposited at 800C. Through post-annealing process, we have improved the dielectric properties; dielectric permittivity, dielectric loss, and tunability. The change in dielectric properties before and after annealing is attributed to the change in film strain and the contraction in film lattice. As the thickness of BST films increases from 55 nm to 350 nm, the dielectric constant of BST films increases from about 100 to above 670 due to the reduction of interfacial dead layers with low dielectric constant between films and top electrodes. The dielectric loss of BST thin films decreased as the thickness increases. The existence of interfacial dead layers in a thinner film had a larger effect on the effective dielectric constant than tensile strain between the BST films and MgO substrate.  相似文献

Heteroepitaxial Ba0.7Sr0.3TiO3 thin films were grown on (LaAlO3)0.3(Sr2AlTaO6)0.35 (001) (LSAT) and SrTiO3 (001) (STO) single crystal substrates using pulsed laser deposition (PLD). X-ray diffraction characterization revealed a good crystallinity and a pure perovskite structure for films grown on both LSAT and STO substrates. The in-plane ferroelectric and dielectric properties of the films were studied using interdigital electrodes (IDE). The film grown on LSAT substrate exhibited an enhanced in-plane ferroelectricity, including a well-defined P-E hysteresis loop with the remnant polarization P r = 10.5 μC/cm2 and a butterfly-shaped C-V curve. Nevertheless, only a slim hysteresis loop was observed in the film grown on STO substrate. Curie temperature T c of the film grown on LSAT substrate was found to be ∼105C, which is nearly 70C higher than that of the bulk Ba0.7Sr0.3TiO3 ceramics. T c of the film grown on STO substrate has almost no change compared to the bulk Ba0.7Sr0.3TiO3 ceramics. The dielectric tunabilities were found to be 64% and 52% at 1 MHz for the films grown on LSAT and STO substrates, respectively.  相似文献

Abstract

A tunable phase shifter was fabricated with epitaxial Ba0.5Sr0.5TiO3 (BST) thin film and gold coplanar waveguide. BST thin film of the thickness ~0.5 μm was deposited by laser ablation on the MgO(OOl) single crystalline substrate. Gold electrode of the thickness ~2 μm was prepared by the sequence of thermal evaporation, electroplating, and wet etching. Epitaxial quality of the BST thin film was confirmed by X-ray diffraction. The microwave performance of phase shifter was measured at room temperature in the frequency range of 8–12 GHz, and with applied bias voltage of up to 30 V. Effect of Mn dopant in the epitaxial films was also considered.  相似文献

Anatase TiO2 films were deposited on glass substrates at 50 and 200C to investigate the effect of growth temperature on the photocatalytic acitivity of the films. It was observed that the films grown at 200C were composed of columnar crystallites and were more porous than the films grown at 50C which had more compact structures. Also, the film crystallinity increased from 75 to 90% if the higher growth temperature was used. Despite the higher crystallinity, it was observed that for crystallinities between 60 and 90%, the photocatalytic behavior of the films was more significantly affected by changes in the surface area.  相似文献

Perovskite Ba 0.6 Sr 0.4 TiO 3 thin films were epitaxially grown on (001) LaAlO 3 and (001) MgO by using pulsed laser ablation. The films are single crystal cubic structure with interface relationship of (001) BST // (001) MgO and <100> BST // <100> MgO for the films on (001) MgO and (001) BST // (001) LAO and <100> BST // <100> LAO . High-resolution transmission electron microscopy studies indicated that the initially grown layer of the film on both (001) MgO and (001) LAO is TiO 2 monolayer. Equally spaced misfit dislocations were found to form at the interface to release the lattice mismatch energy. Physical property measurements show that the films exhibit excellent room temperature dielectric behavior with very low dielectric loss of 0.007 and very large tenability of 45% at 1 MHz. The figure of merit of 60°/dB has been achieved for the microwave phase shifter operated at 24 GHz and room temperature.  相似文献

Single phase, (1 0 0) epitaxial Ba0.5Sr0.5TiO3 (BST) films have been deposited onto (1 0 0) LaAlO3 and MgO substrates by pulsed laser deposition (PLD). The capacitance and dielectric losses of as-deposited and annealed films have been measured from 1–20 GHz as a function of electric field (0–80 kV/cm) at room temperature. The dielectric properties are strongly affected by the substrate type, post-deposition annealing time (6 h) and temperature (1200°C). For epitaxial BST films deposited onto MgO, it is observed that, after a post-deposition anneal the dielectric constant and the dielectric loss decreases. For epitaxial BST films deposited onto LAO, a post-deposition anneal (1000°C) results in an increase in the dielectric constant and an increase in the dielectric loss. The dc electric field induced change in the dielectric constant tends to increase with the dielectric constant and is largest for as-deposited films on MgO and post-deposited annealed films on LAO. In general, for epitaxial BST films, a large electric field effect is observed in films that have a large dielectric loss and a small electric field effect in films that have a low dielectric loss. High resolution X-ray diffraction measurements indicate that deposited film exhibit a significant tetragonal distortion which is strongly affected by a by a post deposition anneal. The observed differences in dielectric properties of the epitaxial BST films on MgO and LAO are attributed to the differences in film stress which arise as a consequence of the lattice mismatch between the film and the substrate and the differences in the thermal coefficient of expansion between the film and the substrate. A thin amorphous buffer layer of BST has been used to relieve stress induced by the lattice mismatch between the film and the substrate. Unlike epitaxial films, stress relieved films do not show an inverse relationship between dielectric tuning and Q (1/tan) and may be superior materials for tunable microwave devices.  相似文献

Abstract

Historically, tunable dielectric devices using thin crystalline BaxSr1-x TiO3 (BST) films deposited on lattice-matched substrates, such as LaAlO3, have generally been grown using pulsed laser deposition (PLD). Highly oriented BST films can be grown by PLD but large projects are hampered by constraints of deposition area, deposition time and expense. The Metal-Organic Chemical Liquid Deposition (MOCLD) process allows for larger areas, faster turnover and lower cost. Several BST films deposited on LaAlO3 by MOCLD have been tested in 16 GHz coupled microstrip phase shifters. They can be compared with many PLD BST films tested in the same circuit design. The MOCLD phase shifter performance of 293° phase shift with 53 V/μm dc bias and a figure of merit of 47°/dB is comparable to the most highly oriented PLD BST films. The PLD BST films used here have measured XRD full-width-at-half-maxima (FWHM) as low as 0.047°. The best FWHM of these MOCLD BST films has been measured to be 0.058°.  相似文献

Abstract

Excellent single crystal BaxSr1-xTiO3 (BST) films were grown on LaAlO3 substrates using the metal-organic chemical liquid deposition (MOCLD) method. Very low losses (tanδ ∽0.002-0.008) were measured from these films at 400 KHz. Biaxially oriented BST films were successfully grown on polycrystalline YIG substrates using both MOCLD and pulsed laser deposition methods with biaxially oriented MgO and YSZ buffer layers. The dielectric losses of the films range from 0.005 to 0.015 while 25% of dielectric constant change was observed with 40V bias voltage up to 10 MHz. Both the dissipation and dielectric constant of the films remained nearly constants over a wide temperature range (77 K to 380 K). A dual-tuning microwave coplanar phase shifter using a BST film grown on a MgO buffered polycrystalline YIG substrate was fabricated. A significant phase shift was observed in GHz frequency range when an electric bias or a magnetic field was applied to the device.  相似文献

The amorphous films were annealed in a wide temperature range (250–1000C) and film properties of TiO2 thin films were studied. Nano-sized anatase polycrystallites had been induced by thermal annealing for the films annealed at and above 300C as confirmed by X-ray diffraction. Strong LO-phonon Raman modes, especially B1g (395 cm−1) and E g (636 cm−1) in Raman spectra and the absorption peak at 436 cm−1 in absorbance spectra by Fourier transform infrared spectroscopy also indicated the existence of anatase phase in crystalline thin films. In addition, with the increase of the annealing temperature, the wettability of the film surface was enhanced as shown by the decrease of water contact angle from over 90 to less than 40. Moreover, upon UV laser irradiation on film surface, the water contact angle saturated at 10 indicative of a highly hydrophilic surface for all the films, which arose from the dissociative adsorption of water molecules on the defect sits of the surface generated by the photocatalysis reactions of TiO2. This behavior makes the film a good potential candidate for self-clean coatings.  相似文献

Abstract

A considerable amount of work has been done in the area of frequency and phase agile microwave circuits employing thin ferroelectric films. The best films to date have been BaxSr1-xTiO3 (BST) grown by pulsed laser ablation. But laser ablation does not seem readily scalable for volume manufacturing, partly because the process appears limited to 5 cm diameter wafers or smaller. Another impediment to commercialization is testing. Testing is cumbersome because the devices must be inserted into a fixture to interface with coaxial launchers. And, high voltage bias tees are not commercially available to safeguard the microwave instrumentation. We have investigated alternate growth methods including MOCLD, CCVD, and sputtering and developed an on-wafer testing approach for screening phase shifters. Some of the results are reported in a companion paper. Here we report results for sputtered PLZT films on LaA1O3. Coupled microstrip phase shifters at K-band produced a figure of merit of ≈29°/dB. This is within a factor of two of the best laser ablated BST films. The devices also had an uncharacteristically flat frequency response between 12 and 20 GHz. Considering the large lattice mismatch between LaA1O3 and PLZT, the film crystallinity is very good as determined by XRD. Surprisingly, the films also appeared to be cubic. We also report results for CCVD Ba0.57Sr0.43TiO3 on sapphire. 20 GHz phase shifters yielded a figure-of-merit of 18°/dB. Finally we report the design and performance of a coplanar-to-microstrip transition that permits the phase shifters to be tested on wafer. Devices that pass have the virtual ground probe pads diced off so the phase shifter can be integrated into a phased array. Bias is fed directly through the coplanar probes and isolated from the network analyzer by custom high voltage bias tees.  相似文献

This work presents the design, fabrication and microwave performance of distributed analog phase shifter (DAPS) fabricated on (Ba,Sr)TiO3 (BST) thin films for X-band applications. Ferroelectric BST thin films were deposited on MgO substrates by pulsed laser deposition. The DAPS consists of high impedance coplanar waveguide (CPW) and periodically loaded tunable BST interdigitated capacitors (IDC). In order to reduce the insertion loss of DAPS and to remove the alteration of unloaded CPW properties according to an applied dc bias voltage, BST layer under transmission lines were removed by photolithography and RF-ion milling. The measured results are in good agreement with the simulated results at the frequencies of interest. The measured differential phase shift based on BST thin films was 24° and the insertion loss decreased from ?1.1 dB to ?0.7 dB with increasing the bias voltage from 0 to 40 V at 10 GHz.  相似文献

Abstract

We report measurements of gold circuits fabricated on four BaxSr1-xTiO3 ferroelectric films doped with 1% Mn grown on MgO substrates by laser ablation. Low frequency (1 MHz) measurements of σT and tanδ on interdigital capacitors are compared with high frequency measurements of phase shift and insertion loss on coupled microstrip phase shifters patterned onto the same films. The variation in temperature of both high and low frequency device parameters is compared. Annealed with amorphous buffer layer and unannealed films are compared. Room temperature figures of merit of phase shift per insertion loss of up to 58.4°/dB at 18 GHz and 400 V dc bias were measured.  相似文献

BaTi4O9 thin films were grown on a Pt/Ti/SiO2/Si substrate using RF magnetron sputtering. A homogeneous BaTi4O9 crystalline phase developed in the films deposited at 550C and annealed above 850C. When the thickness of the film was reduced, the capacitance density and leakage current density increased. Furthermore, the dielectric constant was observed to decrease with decreasing film thickness. The BaTi4O9 film with a thickness of 62 nm exhibited excellent dielectric and electrical properties, with a capacitance density of 4.612 fF/μm2 and a dissipation factor of 0.26% at 100 kHz. Similar results were also obtained in the RF frequency range (1–6 GHz). A low leakage current density of 1.0 × 10−9 A/cm2 was achieved at ± 2 V, as well as small voltage and temperature coefficients of capacitance of 40.05 ppm/V2 and –92.157 ppm/C, respectively, at 100 kHz.  相似文献

Highly ordered mesoporous TiO2 thin films have been successfully synthesized via a copolymer templating sol-gel route. A configuration transition from hexagonal, to cubic, and then to a channel-like structure was observed when the copolymer-templated thin film was thermally annealed from 110 to 450C. In the mesoporous TiO2 film annealed at 450C, mesopores were merged in a preferential direction, forming a channel-like structure consisting of a semicrystalline (anatase) framework. These films exhibit excellent optical transparency with transmittance higher than 85% in the visible region. A blue shift in UV-Vis absorption onset was shown for the mesoporous TiO2 films, indicating a size quantization effect of nanocrystalline titania.  相似文献

Abstract

Precise control of composition and microstructure is critical for the production of (BaxSr1?x)Ti1+yO3+z (BST) dielectric thin films with the large dependence of permittivity on electric field, low losses, and high electrical breakdown fields that are required for successful integration of BST into tunable high frequency devices. Here we review recent results on composition-microstructure-electrical property relationships of polycrystalline BST films produced by magnetron sputter deposition, that are appropriate for microwave devices such as phase shifters. Films with controlled compositions were grown from a stoichiometric Ba0.5Sr0.5TiO3 target by control of the background processing gas pressure. It was determined that the (Ba+Sr)/Ti ratios of these BST films could be adjusted from 0.73 to 0.98 by changing the total (Ar+O2) process pressure, while the O2/Ar ratio did not strongly affect the metal ion composition. Film crystalline structure and dielectric properties as a function of the (Ba+Sr)/Ti ratio are discussed. Optimized BST layers yielded capacitors with low dielectric losses (0.0047), among the best reported for sputtered BST, while still maintaining tunabili-ties suitable for device applications. These BST films were used to produce distributed-cir-cuit phase-shifters, using a discrete periodic loading of a coplanar waveguide with integrated BST varactors on high-resistivity silicon. Phase shifters yielding 30 degrees of phase shift per dB of insertion loss were demonstrated at 20GHz.  相似文献
