纳米GaAs—SiO2镶嵌复合薄膜的制备   总被引:7,自引:0,他引:7  
利用射频磁控共溅法制备了纳米GaAs-SiO2镶嵌复合薄膜,通过X射线衍射,透射电镜和X射线光电子能谱等手段研究了薄膜的结构及其与沉积时基片温度间的关系,结果表明,薄膜由晶态的GaAs及非晶SiO2组成,GaAs在沉积过程中未明显氧化,且以纳米颗粒形成的均匀地弥散在SiO2中;GaAs的平均粒径依赖于沉积时的基片温度,获得了GaAs的平均粒径在3~10nm的GaAs→SiO2镶嵌复合薄膜。  相似文献

采用脉冲准分子激光沉积(PLD)技术,分别在Si(111)单晶及玻璃基片上外延沉积了具有高a轴(200)取向的CuO掺杂的SnO2薄膜。X射线衍射(XRD)及透射电镜(TEM扫描附件)分析表明:在Si(111)片上沉积,400~500℃退火温度处理的薄膜,只有(200)峰存在;当退火温度升高到600~700℃时,SnO2的其余诸峰相应出现,薄膜呈多晶态,取向度降低,晶粒尺寸变大,晶粒分界明显.在玻璃基片上沉积的薄膜,经400℃低温处理后,(200)取向度很小;随着退火温度的升高,达到500℃时薄膜呈高a轴(200)取向生长,结晶度较好,晶粒分布均匀.  相似文献

本文首次报道用常压金属有机化学气相沉积(AP-MOCVD)在Si(100),SiO2/Si(100)和Pt/Si(100)衬底上外延高质量的MgO薄膜。研究了衬底温度与薄膜的取向性关系和MgO薄膜的潮解特性。高纯magnesiumacetylacetonate[bis(2,4-pentanetane-diono)magnesium][Mg(CH2COCH2COCH3)2]作为金属有机源,扫描电镜(SEM),透射电镜(TEM)和X-RAY衍射实验显示,在较低的衬底温度(~480℃)下一次淀积成单晶膜。薄膜均匀,致密,结晶性和取向性很好,衬底温度(Ts)在400℃到680℃之间,在Si(100)衬底上生长的MgO薄膜都具有[100]取向,在Si(100)、SiO2/Si(100)和Pt/Si(100)衬底上生长的MgO薄膜也都具有[100]取向。  相似文献

本文利用Sol-Gel法制备了Al2O-SiO2-TiO2复合陶瓷薄膜,讨论了主要内容是体系成分(Al:Si:Ti摩尔比)对落膜制备过程及结构的影响。通过分步水解法可以得到稳定的Al2O3-SiO2-TiO2复合溶胶,进而制备复合陶瓷薄膜。组分间的静电作用是溶胶凝结的原因。三组分中,Si/Ti摩尔比是决定溶胶稳定性的主要因素。通过XRD对薄膜的相组成进行了分析,表明复合薄膜由Al4Ti2SiO12  相似文献

采用中能离子束辅助沉积(IBAD)技术,在单晶Al2O3(0001)基片上沉积Mo膜,在GAAs(001)基片上合成Fe16N2薄膜,用HREM等研究了Moeajd-Al2O3(0001),Fe16n2膜-GaAs(001)界面的显微结构,结果表明:Mo膜的晶粒呈细小柱状或纤维状,晶粒平均尺寸约8nm,Fe16N2薄膜为等轴晶,晶粒平均尺寸约为10nm,在Mo膜-Al2O3(0001)界面及Fe1  相似文献

本文采用多靶磁控溅射仪旋转基片的方法,利用红外灯管加热基片,制备了不同基片温度的Ag-SiO2复合薄膜,采用TEM分析了薄膜的微观结构并测定了薄膜的电阻率。研究结果表明:通过改变基片温度,可以控制Ag-SiO2复合薄膜中Ag颗粒直径为10 ̄100nm;薄膜的电阻率亦可能过基片加热在10^2 ̄10^6μΩ·cm范围内改变。  相似文献

利用XRD,EPMA,XPS和SEM的分析方法,研究了在1300℃下氧化后Si3N4陶瓷材料表面氧化层的组成的形貌,结果表明,Si3N4陶瓷材料的表面氧化层是由方石英相和含有Al2O3,CaO等杂质的SiO2质玻璃相所组成,其中SiO2玻璃相听Al2O3,CaO等杂质的含量随氧化时间的增加而逐渐增加,同时在氧化层的内部都还存在部分Si2N2O相。  相似文献

Zusammenfassung Bei der Gestaltung von Ernteprozessen — beispielsweise des Prozesses Mähdrusch, Körnertransport und -abnahme — als transportverbundene Fließarbeitsverfahren mit mindestens zwei verschiedenen Arbeitsmitteln gibt es einen großen Optimierungsspielraum. Solche Prozesse sind mehrstufige Bedienungsprozesse mit gemischter Anordnung der Bedienungseinrichtungen. Außerdem besitzen sie stark ausgeprägte räumliche Aspekte. Es wird vor allem gezeigt, welche Merkmale solcher Prozesse in Simulationsmodellen abgebildet sein müssen, welche Zielgrößen in Abhängigkeit von welchen Einflußgrößen unter Berücksichtigung welcher Prozeßbedingungen ermittelt werden sollten und wie der Bewertungsprozeß zur Ermittlung der gewünschten Informationen gestaltet werden muß.  相似文献
