The sensitivity of classical n +/n GaAs and AlGaN/GaN structures with a 2D electron gas (HEMT) and field-effect transistors based on these structures to γ-neutron exposure is studied. The levels of their radiation hardness were determined. A method for experimental study of the structures on the basis of a differential analysis of their current–voltage characteristics is developed. This method makes it possible to determine the structure of the layers in which radiation-induced defects accumulate. A procedure taking into account changes in the plate area of the experimentally measured barrier-contact capacitance associated with the emergence of clusters of radiation-induced defects that form dielectric inclusions in the 2D-electron-gas layer is presented for the first time.  相似文献

The concept of the separation of service,control,bearer and access in the Next Generation Network (NGN) provides a unified architecture for the network convergence in the future. Network convergence involves service,core network,access network,terminal,and operation and maintenance convergence. In the future,the converged network’s trend is to use IP Multimedia Subsystem (IMS) at the core control layer; Internet Protocol/Multiple Protocol Label Switching (IP/MPLS) technology at the core bearer layer; unified and open service provisioning architecture at the service layer; as well as support fixed,mobile,narrowband and broadband access technologies and so on at the access layer. With the continuous development of a home network, the Consumer Electronics (CE)/IT industry has different understanding and developing thoughts from telecommunications industry. Several international and domestic organizations are actively engaged in formulating home network standards. Nowadays, the relevant standards are not unified. In China, there are three main organizations involved in home network standards: the Intelligent Grouping and Resource Sharing (IGRS) working group, ITopHome, and China Communications Standards Association (CCSA). They have made some achievements on standardization research. In order to strengthen ability of independent innovation in home network area and speed up the progress of standardization, the three organizations must break through the industrial barrier, intensify cooperation and make full use of complementary advantages to research China’s proprietary standards for home networks with a win-win attitude.  相似文献

研究了用MOCVD法在蓝宝石(Al2O3)(0001)和(1120)衬底上制备ZnO薄膜时的生长特性.详细研究了采用Al2O3(0001)衬底时生长温度与压力的影响.由于存在比较大的晶格失配,一般容易得到ZnO纳米结晶,不容易获得既平坦且质量又好的ZnO薄膜.生长温度对薄膜-衬底界面的生长模式有很大的影响;而生长压力对ZnO纳米结晶的形状有决定性作用.通过适当控制生长温度及压力,可以得到ZnO薄膜或不同形状的纳米结构.当采用Al2O3(1120)衬底时,由于晶格失配较小,能保持平坦层状生长,临界膜厚远远大于采用Al2O3(0001)衬底的结果.在Al2O3(1120)衬底上制作了ZnO/MgZnO量子阱并研究了其光学特性.观察到了量子化能级间以及在载流子间的跃迁引起的发光.由压电效应引起的内建电场约为3×105V/cm.同时发现采用低温低压生长可以增大ZnO中受主杂质浓度,有利于获得p型ZnO.  相似文献
