In replacing the conventional SiO2 gate dielectric with high-κ materials, new challenges emerge on understanding the kinetics of dielectric breakdown due to the different properties of the new bulk oxide and the interfacial layers at the substrate and gate electrode interface as well. Among several complexities, dielectric relaxation and recovery have received a lot of attention due to their promising applications in resistive random access memory (RRAM). In this study, we explore the stochastic nature of hard breakdown recovery in HfO2, taking advantage of ramped voltage stress (RVS) measurements, which are theoretically equivalent to the widely used constant voltage stress (CVS), while being significantly less time-consuming. We found that the possibility of recovery is largely dependent on the ramp rate during RVS as the dielectric needs adequate time and sufficient thermal budget to recover. The clustering model is found to be a good fit to the RVS data sets for post-recovery subsequent breakdown events and the extent of defect clustering is found to be more intense after increasing number of recovery events. The breakdown mechanism in the stack is confirmed by measuring the resistance change trends with temperature.  相似文献

This paper examines the relationship between CO2 emissions, electricity consumption, financial development, Economic growth, Informational Communication Technology (ICT) from 1990 to 2018 in India. We have applied the structural break co-integration approach like Gregory Hansen approach to check long-term relations between the variables. ARDL bounds testing approach is used to know the long run and short-run elasticity. We find that electricity consumption is positively contributing CO2 emissions or reducing environmental sustainability in India. However, ICT has negative and significantly improving environmental sustainability or reducing emissions when measured in both ICT internet connection (ICTINT) and ICT mobile Phones (ICTMOB). Similarly, financial development and CO2 emissions are negatively related. The result indicates the existence of Environmental Kuznets Curve in India's case. Overall, environmental sustainability achieved in ICT and financial development sectors. Therefore govt. needs to focus more on the stringent policy in electricity production by investing more in the renewable energy sector to curb environmental degradation.  相似文献

A methodology to simulate memory structures with metal nanocrystal islands embedded as floating gate in a high-κ dielectric material for simultaneous enhancement of programming speed and retention time is presented. The computational concept is based on a model for charge transport in nano-scaled structures presented earlier, where quantum mechanical tunneling is defined through the wave impedance that is analogous to the transmission line theory. The effects of substrate-tunnel dielectric conduction band offset and metal work function on the tunneling current that determines the programming speed and retention time is demonstrated. Simulation results confirm that a high-κ dielectric material can increase programming current due to its lower conduction band offset with the substrate and also can be effectively integrated with suitable embedded metal nanocrystals having high work function for efficient data retention. A nano-memory cell designed with silver (Ag) nanocrystals embedded in Al2O3 has been compared with similar structure consisting of Si nanocrystals in SiO2 to validate the concept.  相似文献

Recent literature has pointed to the way in which new media such as the internet and mobile phones have the capacity to enable more participatory and interactive communication, either through user-generated content or through a broader participation of audiences in mainstream media’s content production. This potential is celebrated even more in contexts in which there is deemed to be a lack of political accountability or limited consultation of citizens by government. This article investigates the extent to which new technologies have changed the quality of audience participation in radio content production in Zambia. Engaging with literature on participation in media studies as well as development studies and based on interviews with station managers, producers and presenters of six radio stations in Zambia, the article examines both the opportunities and limits of the use of internet and mobile phones in audience participation. It argues that there is a need to situate these practices within a broader corporate logic in which participation is not merely about adding more voices but also feeds into radio stations’ commercial strategies of increasing revenue and accessing personal data of listeners through SMS and social media.  相似文献
