采用HFCVD制备金刚石薄膜的方法,以乙醇为碳源,氢气为载气,在适当的衬底温度下,合成出具有(100)晶面取向均匀生长的金刚石薄膜.SEM,XRD和Raman分析表明,所合成的金刚石薄膜是高质量的多晶(100)取向膜,厚度均匀、化学性能稳定,结构和性能与天然金刚石相接近.研究了室温下(100)取向金刚石薄膜的暗电流-电压特性、稳态55Fe 5.9keV X射线辐照下的响应和电容-频率特性.结果表明,退火后(100)取向多晶金刚石薄膜具有较低的暗电流和较高的X射线响应;高频下,电容和介电损耗都很小且趋于稳定,不随频率的变化而变化.  相似文献

国际上一般采用任意取向的多晶薄膜作为探测级材料,所以电荷收集效率较低以至于灵敏度受到限制.本实验采用不同取向的多晶金刚石薄膜制作紫外光探测器,研究了薄膜取向性对探测器性能的影响,为进一步提高金刚石薄膜紫外光探测器的性能提供理论和实验依据.采用热丝辅助化学气相沉积(HFCVD)法,获得了晶粒尺寸接近的不同取向的金刚石薄膜.通过微电子加工工艺制备了不同取向的金刚石薄膜紫外光叉指结构探测器.研究表明,探测器性能与金刚石薄膜晶粒取向密切相关,使用(100)取向薄膜所获得的探测器性能明显得到改善,在225 nm紫外光下的光电流-暗电流之比以及190~700 nm波长范围内的紫外/可见分辨率均优于其它取向.  相似文献

制备了结构为Au/金刚石膜/Si/Al的光导型X射线探测器,研究了金刚石膜微观结构对器件暗电流-电压特性、电流-温度特性以及在稳态X射线辐照下响应特性的影响.研究表明,采用[001]结构金刚石膜制备的器件具有较大的暗电流和X射线响应.在高于500K的温度区域内,随着温度的上升,器件暗电流以指数式上升,这可能与Si占据金刚石格点产生1.68eV的激活能有关.  相似文献

本文采用热丝CVD方法,在丙酮和氢气系统下,用Si和Mo片作衬底进行了合成金刚石薄膜的研究。Raman谱、X射线衍射以及扫描电镜的分析结果表明,制备的金刚石薄膜是多晶金刚石薄膜,当丙酮量为1.1%时,晶粒尺寸约为1-1.7微米。生长速率约为0.4um/h,并讨论了金刚石薄膜质量与实验条件的关系。  相似文献

采用国内研制的电子回旋共振化学气相沉积(ECRCVD)设备,在单晶硅衬底上沉积了金刚石薄膜。通过扫描电子显微镜(SEM)、X射线衍射仪(XRD)和激光拉曼谱仪(RAM)的测试,证明所沉积的薄膜具有明确的金刚石特征。所采用的ECRCVD设备,具有低压沉积、大面积均匀和低温生长的优点。这种方法在合成金刚石光学膜、半导体膜以及其它薄膜方面,很有发展潜力。  相似文献

在不同氢气流量下,以丙酮为碳源,采用热丝法化学气相沉积在p型(111)单晶硅衬底上制备了金刚石薄膜。用金相显微镜、X射线衍射以及原子力显微镜对金刚石薄膜表面形貌以及质量进行了表征,结果表明:在氢气流量为150~200 mL/min时,金刚石薄膜择优(111)晶面生长,且金刚石颗粒逐渐变大,分布逐渐不均匀,在氢气流量为200 mL/min时,甚至出现二次形核。在氢气流量为200~250 mL/min时,金刚石薄膜择优(100)晶面生长,金刚石颗粒逐渐变小,分布逐渐均匀。  相似文献

用热丝化学气相沉积法在Si(110)和钛合金衬底上淀积了金刚石薄膜。借助扫描电镜、喇曼光谱和X射线衍射等分析手段,研究了灯丝温度和衬底表面预处理对合成金刚石薄膜的影响。灯丝温度超过2300℃时,金刚石薄膜中含有多晶碳化钨;灯丝温度在1500~1800℃之间时,非金刚石碳相的含量增加。经预淀积类金刚石薄膜后,金刚石薄膜的形核密度大于机械抛光的形核密度。  相似文献

采用微波等离子体化学气相沉积系统,利用氢气、甲烷、氩气和氧气为前驱气体,在直径为5 cm的(111)取向镜面抛光硅衬底上沉积出高平整度纳米金刚石薄膜.利用扫描电镜、X射线衍射谱和共焦显微显微拉曼光谱我们分析了薄膜的表面形貌和结构特征.该薄膜平均粒径约为20 nm.X射线衍射谱分析表明该薄膜具有立方相对称 (111)择优取向金刚石结构.在该薄膜一阶微显微拉曼光谱中,1 332 cm-1附近微晶金刚石的一阶特征拉曼峰减弱消失,可明显观测到的三个拉曼散射峰分别位于1 147 cm-1、1 364 cm-1和1 538 cm-1,与己报导的纳米金刚石拉曼光谱类似.该方法可制备出粒径约为20 nm粒度分布均匀致密具有较高含量的sp3键的纳米金刚石薄膜.  相似文献

采用微波等离子体化学气相沉积(MPCVD)法在氧化铝陶瓷衬底上沉积金刚石膜,并制作梳状电极的α粒子探测器.通过优化薄膜生长条件,发现酒精浓度为0.8%、沉积温度为850℃时,金刚石薄膜的介电常数最接近单晶金刚石膜,X射线衍射、喇曼光谱及扫描电子显微镜测试表明金刚石膜的质量较好.探测器的I-V测试结果表明暗电流在1e-8~1e-7A之间,α粒子(241Am 5.5MeV)辐照下电流为1e-5~1e-4A.  相似文献

基体温度是影响金刚石薄膜生长质量的重要因素之一.基于有限元分析法,通过AN-SYS CFX软件对基体温度场进行模拟仿真,得到基体表面温度场的分布,并分别讨论了热丝-基体距离、热丝间距、水冷系数等参数对系统温度场均匀性和一致性的影响.经仿真优化后得到的参数值分别为热丝-基体距离10 mm、热丝间距15 mm、水冷系数1 000 W/(m2·K).在此优化工艺的基础上进行热丝化学气相沉积(HFCVD)金刚石薄膜的实验,并采用扫描电子显微镜(SEM)和X射线衍射仪(XRD)对金刚石薄膜表面特征进行检测.结果表明:利用仿真优化后的薄膜生长参数,可以在金刚石薄膜生长区域得到比较均匀的多晶金刚石薄膜.  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

A new quantum protocol to teleport an arbitrary unknown N-qubit entangled state from a sender to a fixed receiver under M controllers(M < N) is proposed. The quantum resources required are M non-maximally entangled Greenberger-Home-Zeilinger (GHZ) state and N-M non-maximally entangled Einstein-Podolsky-Rosen (EPR) pairs. The sender performs N generalized Bell-state measurements on the 2N particles. Controllers take M single-particle measurement along x-axis, and the receiver needs to introduce one auxiliary two-level particle to extract quantum information probabilistically with the fidelity unit if controllers cooperate with it.  相似文献

A continuous-wave (CW) 457 nm blue laser operating at the power of 4.2 W is demonstrated by using a fiber coupled laser diode module pumped Nd: YVO4 and using LBO as the intra-cavity SHG crystal With the optimization of laser cavity and crystal parameters, the laser operates at a very high efficiency. When the pumping power is about 31 W, the output at 457nm reaches 4.2 W, and the optical to optical conversion efficiency is about 13.5% accordingly. The stability of the out putpower is better than 1.2% for 8 h continuously working.  相似文献
