采用真空阴极电弧沉积技术,在NiTi记忆合金表面沉积了TiAlBN和TiAlCrFeSiBN多元膜和TiN薄膜,研究了薄膜成份及沉积工艺对NiTi合金性能和组织的影响.结果表明,在NiTi合金表面沉积TiAlBN和TiAlCrFeSiBN多元膜和TiN薄膜均可降低合金在Hank溶液中的Ni溶出速率,其中多元膜的Ni溶出速率最小;提高偏压对沉积了TiAlBN多元膜的NiTi合金的Ni溶出速率无明显影响,但使沉积了TiAlCrFeSiBN膜的NiTi合金的Ni溶出速率降低.在TiAlBN和TiAlCrFeSiBN多元膜表面存在较多细小的钛滴和孔隙,钛滴与薄膜基体之间的融合良好;在TiN薄膜表面存在一些大钛滴和孔隙,钛滴与薄膜基体之间的融合不好.镀膜后,NiTi基体的加热相变点移向低温区,其幅度与薄膜成份及沉积工艺有关,提高偏压使沉积了两种多元膜的NiTi基体的相变点移动幅度增大,但却使沉积了TiN膜的NiTi基体的相变点的移动幅度减小.镀膜过程均使NiTi中的M体尺寸增大.  相似文献

研究了适用于微器件的溅射态NiTi形状记忆合金薄膜.讨论了溅射工艺及织构对薄膜结构和相变特征的影响.利用薄膜热相变特性制成了微驱动器,观察并分析了该器件的形变特性.结果表明:原位加热溅射可以获得具有织构的晶化薄膜;用该薄膜制备的驱动器回复率为0.76%.  相似文献

Two different multilayer structures composed of ten alternating Ni and Al thin films were sputter deposited on Si (111) substrates. These multilayers with individual Ni and Al thin film thicknesses of about 25 nm and 38 nm and of 25 nm and 13 nm, respectively, have the average compositions of Ni0.50Al0.50 and Ni0.75Al0.25. The samples were heat treated in a differential scanning calorimeter instrument with a constant heating rate of 40 °C min −1 in Ar from room temperature to 550 °C. The compositions of as-deposited and heat-treated samples were studied with high-resolution Auger electron spectroscopy (AES) rotational depth profiling. X-ray photoelectron spectroscopy (XPS) analyses show an excess of Ni in both annealed samples. X-ray diffraction measurements of annealed multilayers show the formation of Ni2Al3 and NiAl3 phases in the Ni0.50Al0.50 sample and the presence of Ni3Al and Ni A13 phases with some excess of Ni in the Ni0.75Al0.75 sample. AES and XPS investigations of the reacted layers after 15 min annealing in air at 500 °C disclose considerably different surface oxide thin films: on the Ni0.50Al0.50 layer the oxide thin film consists of Al2O3 with a small amount of NiO, whereas that on the top of the Ni0.75Al0.25 layer is thicker and consists of NiO on top and some Al2O3 below.  相似文献

Tantalum oxide films have been deposited by 355 nm pulsed laser ablation of metallic Ta target in O3/O2 ambient. The structure and the composition of as-deposited and annealed films were examined by X-ray diffraction and Fourier transform infrared spectroscopy. The measurements of the current–voltage and capacitance–voltage characteristics of the Al/Ta2O5/Si capacitors were performed to reveal the electrical properties of the Ta2O5 films. The effects of annealing temperature on the characteristics of thin films have been studied. The results suggest that the films annealed above 700°C have the structure of orthorhombic β-Ta2O5, thc annealing treatment at high temperature decreases the bulk trap charge, the border trap, and the interface trap densities of as-deposited films, and improves significantly the dielectric and electrical properties of Ta2O5 film.  相似文献

Nickel and titanium can form alloys showing the shape memory effect when combined in the right stoichiometric proportion (1:1). Recently, such alloys have been produced as thin films by sputtering (RF or DC, with or without magnetron), with a view to making microelectromechanical actuators. Precise control of the characteristic transformation temperature is crucial for obtaining the shape memory effect. This requires analytical tools which can accurately determine the relative composition, and hence the transition temperature. In this paper, Rutherford backscattering spectrometry will be shown to meet the requirements of thin film processing of NiTi shape memory alloys, and to have advantages when compared with other techniques.  相似文献

RuO2 thin films were grown on (001) LaAlO3 utilizing the pulsed laser deposition technique. Atomic force microscopy was used to check the topography of films at different growth stages. The in situ resistivity measurement was used to monitor the resistance change during and post film growth with changes of resistivity associated with the change of film growth mode. Transmission electron microscopy was used to reveal film quality and crystalline information. The layer-plus-island Stranski–Krastanov growth mode is proposed according to above results. The ambient O2 filled during growth is found to be the main oxygen source for the formed RuO2.  相似文献

Compositional uniformity in NiTi thin films produced under “cold” and “hot” target conditions using d. c. magnetron sputtering is presented in this article. Film deposited under “hot” target condition shows significantly better compositional uniformity compared to those deposited under “cold” target condition. The Ti composition in the film produced under “cold” target condition showed a 2.5 at.% loss relative to the target composition, whereas film produced under “hot” target condition exhibits composition nearly identical to that of the target. XRD and DSC measurements confirm the presence of martensitic phase at room temperature and the shape memory effect in the film deposited under “hot” target condition.  相似文献

采用脉冲激光沉积法制备了斜方相Sc2W3O12薄膜。利用X射线衍射仪(XRD)和场发射扫描电镜(FESEM)对Sc2W3O12靶材和Sc2W3O12薄膜组分、表面形貌和靶材断面形貌进行表征, 研究衬底温度与氧分压对薄膜制备的影响。采用变温XRD和热机械分析仪(TMA)分析了Sc2W3O12陶瓷靶材和薄膜的负热膨胀特性。实验结果表明: 经1000℃烧结6 h得到结构致密的斜方相Sc2W3O12陶瓷靶材, 其在室温到600℃的温度范围内平均热膨胀系数为-5.28×10-6 K-1。在室温到500℃衬底温度范围内脉冲激光沉积制备的Sc2W3O12薄膜均为非晶态, 随着衬底温度的升高, 薄膜表面光滑程度提高; 随着沉积氧压强增大, 表面平整性变差。非晶膜经1000℃退火处理7 min后得到斜方相Sc2W3O12多晶薄膜, 在室温到600℃温度区间内, Sc2W3O12薄膜的平均热膨胀系数为-7.17×10-6 K-1。  相似文献

A new generation of thin film shape memory alloys has been developed with 1.65 μm thickness for micro-actuator applications. In this work, the microstructure of thin film Titanium–Palladium–Nickel (TiPdNi) shape memory alloys deposited using ion beam assisted deposition from a Ti50Pd30Ni20 target is studied. The TiPdNi thin films were deposited with and without substrate heating during deposition. As-deposited films without substrate heating were found to be amorphous. Deposition on heated substrate produced a dense, columnar crystalline structure. Microstructures of bulk TiPdNi thin films as well as the interfacial region between the film and substrate were characterized by various techniques including transmission electron microscope, scanning transmission electron microscope, scanning electron microscope-energy dispersive X-ray spectroscopy and scanning transmission electron microscope-energy dispersive X-ray spectroscopy. A transition layer with 70 nm thickness is observed at the interface between the bulk film and silicon substrate. It is composed of three layers; two amorphous layers above the silicon substrate and a 50 nm thick twin absent layer, which was identified as B2 austenite phase by Fourier spectra analysis. In the bulk film, nano-scale grains in the range of 80–200 nm were observed. The width of twin band of the film was very narrower in the range of 5 nm.  相似文献

ArF excimer laser assisted chemical vapor deposition of tin oxide thin films on Si was obtained using SnCl4 and O2 as precursors. Experimental measurements revealed that the deposition rate increases with incident laser energy density. The composition, structure and ultraviolet-to-visible spectra of the thin films were investigated by means of XPS, SEM, XRD and a UV–Vis techniques. It was shown that SnO2 and SnOCl2 coexisted in the thin films, and SnOCl2 was almost completely converted into SnO2 after annealing. The SnO2 thin films deposited at room temperature were amorphous in structure and the grain size of the films became larger after annealing. The transmittance of the SnO2 thin films is above 90%, the absorption edge is 355 nm and the energy gap is 3.49 eV.  相似文献

Transparent conducting fluorine-doped tin oxide (SnO2:F) films have been deposited on glass substrates by pulsed laser deposition. The structural, electrical and optical properties of the SnO2:F films have been investigated as a function of F-doping level and substrate deposition temperature. The optimum target composition for high conductivity was found to be 10 wt.% SnF2 + 90 wt.% SnO2. Under optimized deposition conditions (Ts = 300 °C, and 7.33 Pa of O2), electrical resistivity of 5 × 10− 4 Ω-cm, sheet resistance of 12.5 Ω/□, average optical transmittance of 87% in the visible range, and optical band-gap of 4.25 eV were obtained for 400 nm thick SnO2:F films. Atomic force microscopy measurements for these SnO2:F films indicated that their root-mean-square surface roughness ( 6 Å) was superior to that of commercially available chemical vapor deposited SnO2:F films ( 85 Å).  相似文献

利用脉冲激光沉积技术在蓝宝石衬底上生长不同厚度的VO2薄膜, 对薄膜的结构、表面形貌和光电性能进行研究。结果表明: 所沉积的VO2薄膜为具有单晶性能、表面平整的单斜晶相的VO2薄膜, 相变前后, 方块电阻的变化可达到3~4个数量级, 在波长为2500 nm的透过率变化最高可达56%, 优化的可视透过率(Tlum)和太阳能调节率( ∆Tsol )为43.2%和8.7%。薄膜受到的应力对VO2薄膜有重要影响, 可以通过调节薄膜的厚度对VO2薄膜光电性能实现调控。当VO2薄膜厚度较小时, 薄膜受到拉应力, 拉应力能使相变温度显著降低, 金属-绝缘体转变性能(MIT)不但与载流子浓度的变化相关, 而且还受载流子迁移率变化的影响;当VO2薄膜厚度较大时, 薄膜受到压应力, VO2薄膜的相变温度接近块体VO2的相变温度, MIT转变主要来自于载流子浓度在相变前后的变化, 其载流子迁移率几乎不变。  相似文献

Pt-PtOx thin films were prepared on Si(100) substrates at temperatures from 30 to 700°C by reactive r.f. magnetron sputtering with platinum target. Deposition atmosphere was varied with O2/Ar flow ratio. The deposited films were characterized by X-ray diffraction, X-ray photoelectron spectroscopy and scanning electron microscopy. Resistively of the deposited films was measured by d.c. four probe method. The films mainly consisted of amorphous PtO and Pt3O4 (or Pt2O3) below 400°C, and amorphous Pt was increased in the film as a deposition temperature increased to 600°C. When deposition temperature was thoroughly increased, (111) oriented pure Pt films were formed at 700°C. Compounds included in the films strongly depended on substrate temperature rather than O2/Ar flow ratio. Electrical resistivity of Pt-PtOx films was measured to be from the order of 10−1 Ω cm to 10−5 Ω cm, which was related to the amount of Pt phase included in the deposited films.  相似文献

Surface Acoustic Waves on piezoelectric substrates can be used to investigate the dynamic conductivity of thin films in a non-contact and very sensitive way, especially at low conductivities. Here, we report on such surface acoustic wave studies to characterize thin manganite film like La0.67Ca0.33MnO3, exhibiting a Jan Teller effect with a strong electron phonon interaction and a metal insulator transition at high temperatures.

We report on the deposition of La0.67Ca0.33MnO3 on piezoelectric substrates (LiNbO3 in different crystal cuts, employing a pulsed laser deposition technique. The structural quality of the thin films are examined by X-Ray Diffraction, Scanning Electron Microscope and Energy Dispersive X-ray spectroscopy. For the electrical characterization, we employ the surface acoustic wave technique, accompanied by conventional direct current resistance measurements for comparison.  相似文献

采用磁控溅射法在PLZST陶瓷衬底上制备了不同厚度的LSMO薄膜, 并对其微结构、磁性能及电输运特性进行了研究。结果表明, LSMO薄膜具有单一钙钛矿结构, 晶粒均匀, 表面平整, 其中20 nm厚LSMO薄膜粗糙度仅为2.93 nm。在10~300 K温度范围内, LSMO薄膜均具有大的磁电阻效应, 20 nm厚的LSMO薄膜磁电阻温度稳定性优异。随着薄膜厚度的增加, 薄膜的居里温度、金属绝缘体转变温度、磁化强度和导电性能降低。这可能是由于Pb、Sn、Zr等离子扩散进入LSMO薄膜中, 导致MnO6八面体畸变造成的。  相似文献

Abstract:  Ni47Ti53 films of varying thickness were deposited onto Ni56Ti44 substrates. Annealing the films produced compositional gradients through diffusion modification. Nanoindentation measurements were used to probe the mechanical properties at various depths into the film. The films exhibited a variation in elastic modulus as a function of indentation depth that depended on the thickness of the film. A self-similarity principle permitted the mechanical properties of the graded NiTi films to be resolved further into substrate, beyond the contact depth of the tip. The observed variation of elastic modulus with indentation depth in the graded NiTi films was considered to be a combined response from changes in microstructure, substrate effects, and mechanically-induced phase transformations. This variation was predicted using an analysis that accounted for the transformation effects occurring under the tip during loading and the graded distribution of martensite volume fraction obtained from diffusion modification.  相似文献

PLT thin films with a thickness of 600 nm were grown by pulsed laser deposition (PLD) using different laser wavelengths of 355, 532 and 1064 nm, respectively. We have systematically investigated the variation of grain sizes depending on the process condition. A two-step process to grow (Pb0.72La0.28)Ti0.93O3 (PLT) films was adopted and verified to be useful to enlarge the grain size of the film and to enhance leakage current characteristics. Structural and electrical properties including dielectric constant, ferroelectric characteristics, and leakage current of PLT thin films were shown to be strongly influenced by grain size.  相似文献

The microwave dielectric properties of Ba0.6Sr0.4TiO3 1 mol% W-doped thin films deposited using pulsed laser deposition, are improved by a novel oxygen deposition profile. The thin films were deposited onto (001) MgO substrates at a temperature of 720 °C. A comparison is made between three different oxygen ambient growth conditions. These include growth at a single oxygen pressure (6.7 Pa) and growth at two oxygen pressures, one low (6.7 Pa) and one high (46.7 Pa). Films were deposited in a sequence that includes both a low to high and a high to low transition in the oxygen deposition pressure. Following deposition, all films were post-annealed in 1 atm of oxygen at 1000 °C for 6 h. The dielectric Q (defined as 1 / tanδ) and the dielectric constant, εr, were measured at room temperature, at 2 GHz, using gap capacitors fabricated on top of the dielectric films. The percent dielectric tuning (defined as (εr(0 V) − εr(40 V)) / εr(0 V) × 100) and figure of merit (FOM) (defined as percent dielectric tuning × Q(0 V)) were calculated. The film deposited using the two-stage growth conditions, 6.7 / 46.7 Pa oxygen, showed a maximum Q(0 V) value with high percent dielectric tuning and gave rise to a microwave FOM twice as large as the single stage growth condition. The improved dielectric properties are due to initial formation of a film with reduced interfacial strain, due to the formation of defects at the film/ substrate interface resulting in a high Q(0 V) value, followed by the reduction of oxygen vacancies which increases the dielectric constant and tuning.  相似文献

We report a film synthesis method called electron cyclotron resonance (ECR) plasma aided reactive pulsed laser deposition. Silicon nitride films were synthesized at low temperature by means of laser ablation of a silicon target in an ECR microwave discharge in pure nitrogen gas. It is found that silicon and nitrogen are well-distributed in the deposited films with a composition of near stoichiometric Si3N4. Optical emission spectroscopy indicated that nitrogen in the ECR plasma was highly activated. The presence of the ECR nitrogen plasma during the deposition is considered to lead to enhanced nitridation of the ablated silicon in the plume as well as at the substrate, and to be responsible for the effective incorporation of nitrogen in the films.  相似文献

In this study, the Ba(Zr0.1Ti0.9)O3 (BZ1T9) thin films have been well deposited on the Pt/Ti/SiO2/Si substrate. The optimum radio frequency (RF) deposition parameters are developed, and the BZ1T9 thin films deposition at the optimum parameters have the maximum capacitance and dielectric constant of 4.4 nF and 190. As the applied voltage is increased to 8 V, the remnant polarization and coercive field of BZ1T9 thin films are about 4.5 muC/cm2 and 80 kV/cm. The counterclockwise current hysteresis and memory window of n-channel thin-film transistor property are observed, and that can be used to indicate the switching of ferroelectric polarization of BZ1T9 thin films. One-transistor-capacitor (1TC) structure of BZ1T9 ferroelectric random access memory device using bottom-gate amorphous silicon thin-film transistor was desirable because of the smaller size and better sensitivity. The BZ1T9 ferroelectric RAM devices with channel width = 40 mum and channel length = 8 mum has been successfully fabricated and the ID-VG transfer characteristics also are investigated in this study.  相似文献
