AlGaN/GaN HEMTs on SiC with f/sub T/ of over 120 GHz   总被引:1,自引:0,他引:1  
AlGaN/GaN high electron mobility transistors (HEMTs) grown on semi-insulating SiC substrates with a 0.12 /spl mu/m gate length have been fabricated. These 0.12-/spl mu/m gate-length devices exhibited maximum drain current density as high as 1.23 A/mm and peak extrinsic transconductance of 314 mS/mm. The threshold voltage was -5.2 V. A unity current gain cutoff frequency (f/sub T/) of 121 GHz and maximum frequency of oscillation (f/sub max/) of 162 GHz were measured on these devices. These f/sub T/ and f/sub max/ values are the highest ever reported values for GaN-based HEMTs.  相似文献

0.25 mu m and 0.5 mu m gate ion-implanted MESFETs have been fabricated on In/sub 0.15/Ga/sub 0.85/As epitaxial layers. These layers are grown by MOCVD on three inch diameter GaAs substrates with the indium mole fraction graded from 15% at the InGaAs/GaAs heterointerface to 0% at the surface. Both devices show excellent DC and microwave performance. From S-parameter measurements, extrinsic current gain cutoff frequencies f/sub t/ of 120 and 61 GHz are obtained for the 0.25 mu m and 0.5 mu m gate MESFETs, respectively. A high breakdown voltage and a high turn-on voltage (Al/sub 0.3/Ga/sub 0.7/)/sub 0.5/In/sub 0.5/P/InGaAs quasi-enhancement-mode (E-mode) pseudomorphic HEMT (pHEMTs) with field-plate (FP) process is reported for the first time. Between gate and drain terminal, the transistor has a FP metal of 1 /spl mu/m, which is connected to a source terminal. The fabricated 0.5/spl times/150 /spl mu/m/sup 2/ device can be operated with gate voltage up to 1.6 V owing to its high Schottky turn-on voltage (V/sub ON/=0.85 V), which corresponds to a high drain-to-source current (I/sub ds/) of 420 mA/mm when drain-to-source voltage (V/sub ds/) is 3.5 V. By adopting the FP technology and large barrier height (Al/sub 0.3/Ga/sub 0.7/)/sub 0.5/In/sub 0.5/P layer design, the device achieved a high breakdown voltage of -47 V. The measured maximum transconductance, current gain cutoff frequency and maximum oscillation frequency are 370 mS/mm, 22 GHz , and 85 GHz, respectively. Under 5.2-GHz operation, a 15.2 dBm (220 mW/mm) and a 17.8 dBm (405 mW/mm) saturated output power can be achieved when drain voltage are 3.5 and 20 V. These characteristics demonstrate that the field-plated (Al/sub 0.3/Ga/sub 0.7/)/sub 0.5/In/sub 0.5/P E-mode pHEMTs have great potential for microwave power device applications.  相似文献

Using high-quality polycrystalline chemical-vapor-deposited diamond films with large grains (/spl sim/100 /spl mu/m), field effect transistors (FETs) with gate lengths of 0.1 /spl mu/m were fabricated. From the RF characteristics, the maximum transition frequency f/sub T/ and the maximum frequency of oscillation f/sub max/ were /spl sim/ 45 and /spl sim/ 120 GHz, respectively. The f/sub T/ and f/sub max/ values are much higher than the highest values for single-crystalline diamond FETs. The dc characteristics of the FET showed a drain-current density I/sub DS/ of 550 mA/mm at gate-source voltage V/sub GS/ of -3.5 V and a maximum transconductance g/sub m/ of 143 mS/mm at drain voltage V/sub DS/ of -8 V. These results indicate that the high-quality polycrystalline diamond film, whose maximum size is 4 in at present, is a most promising substrate for diamond electronic devices.  相似文献

We report on a double-pulse doped, double recess In/sub 0.35/Al/sub 0.65/As-In/sub 0.35/Ga/sub 0.65/As metamorphic high electron mobility transistor (MHEMT) on GaAs substrate. This 0.15-/spl mu/m gate MHEMT exhibits excellent de characteristics, high current density of 750 mA/mm, extrinsic transconductance of 700 mS/mm. The on and off state breakdown are respectively of 5 and 13 V and defined It gate current density of 1 mA/mm. Power measurements at 60 GHz were performed on these devices. Biased between 2 and 5 V, they demonstrated a maximum output power of 390 mW/mm at 3.1 V of drain voltage with 2.8 dB power gain and a power added efficiency (PAE) of 18%. The output power at 1 dB gain compression is still of 300 mW/mm. Moreover, the linear power gain is of 5.2 dB. This is to our knowledge the best output power density of any MHEMT reported at this frequency.  相似文献

In this letter, we demonstrate successful operation of 100-nm T-gates double-gate high electron mobility transistors with two separate gate controls (V/sub g1s/ /spl ne/ V/sub g2s/). These devices are fabricated by means of adhesive bonding technique using enzocyclocbutene polymer. The additional gate enables the variation of the threshold voltage V/sub th/ in a wide range from -0.68 to -0.12V while keeping high cutoff frequency f/sub t/ of about 170 GHz and high maximum oscillation frequency f/sub max/ of about 200 GHz. These devices are considered as being very effective for millimeter-wave mixing applications and are promising devices for the fabrication of velocity modulation transistor (VMT) (Sakaki et al., 1982).  相似文献

MBE grown metamorphic In/sub 0.29/Al/sub 0.71/As/In/sub 0.3/Ga/sub 0.7/As/GaAs high electron mobility transistors (HEMTs) have been successfully fabricated. A 0.4 mu m triangular gate device showed transconductance as high as 700 mS/mm at a current density of 230 mA/mm. The measured f/sub T/ was 45 GHz and f/sub max/ was 115 GHz. These high values are, to the authors knowledge, the first reported for submicrometre metamorphic InAlAs/InGaAs/GaAs HEMTs with an indium content of 30%.<>  相似文献

Al/sub 0.4/Ga/sub 0.6/N/GaN heterostructure field-effect transistors (HFETs) with an AlGaN barrier thickness of 8 nm and a gate length (L/sub G/) of 0.06-0.2 /spl mu/m were fabricated on a sapphire substrate. We employed two novel techniques, which were thin, high-Al-composition AlGaN barrier layers and SiN gate-insulating, passivation layers formed by catalytic chemical vapor deposition, to enhance high-frequency device characteristics by suppressing the short channel effect. The HFETs with L/sub G/=0.06-0.2 /spl mu/m had a maximum drain current density of 1.17-1.24 A/mm at a gate bias of +1.0 V and a peak extrinsic transconductance of 305-417 mS/mm. The current-gain cutoff frequency (f/sub T/) was 163 GHz, which is the highest value to have been reported for GaN HFETs. The maximum oscillation frequency (f/sub max/) was also high, and its value derived from the maximum stable gain or unilateral gain was 192 or 163 GHz, respectively.  相似文献

This paper reports the first demonstration of a microwave-frequency operation of a GaAs MOSFET fabricated using a wet thermal oxidization of InAlP lattice-matched to GaAs to form a native-oxide gate insulator. Devices with 1-/spl mu/m gate lengths exhibit a cutoff frequency (f/sub t/) of 13.7 GHz and a maximum frequency of oscillation (f/sub max/) of 37.6 GHz, as well as a peak extrinsic transconductance of 73.6 mS/mm. A low-leakage current density of 3.8/spl times/10/sup -3/ A/cm/sup 2/ at 1-V bias for an MOS capacitor demonstrates the good insulating properties of the /spl sim/ 11-nm thick native gate oxide.  相似文献

The DC and RF characteristics of Ga/sub 0.49/In/sub 0.51/P-In/sub 0.15/Ga/sub 0.85/As enhancement- mode pseudomorphic HEMTs (pHEMTs) are reported for the first time. The transistor has a gate length of 0.8 /spl mu/m and a gate width of 200 /spl mu/m. It is found that the device can be operated with gate voltage up to 1.6 V, which corresponds to a high drain-source current (I/sub DS/) of 340 mA/mm when the drain-source voltage (V/sub DS/) is 4.0 V. The measured maximum transconductance, current gain cut-off frequency, and maximum oscillation frequency are 255.2 mS/mm, 20.6 GHz, and 40 GHz, respectively. When this device is operated at 1.9 GHz under class-AB bias condition, a 14.7-dBm (148.6 mW/mm) saturated power with a power-added efficiency of 50% is achieved when the drain voltage is 3.5 V. The measured F/sub min/ is 0.74 dB under I/sub DS/=15 mA and V/sub DS/=2 V.  相似文献

A 0.1-/spl mu/m T-gate fabricated using e-beam lithography and thermally reflow process was developed and applied to the manufacture of the low-noise metamorphic high electron-mobility transistors (MHEMTs). The T-gate developed using the thermally reflowed e-beam resist technique had a gate length of 0.1 /spl mu/m and compatible with the MHEMT fabrication process. The MHEMT manufactured demonstrates a cutoff frequency f/sub T/ of 154 GHz and a maximum frequency f/sub max/ of 300 GHz. The noise figure for the 160 /spl mu/m gate-width device is less than 1 dB and the associated gain is up to 14 dB at 18 GHz. This is the first report of a 0.1 /spl mu/m MHEMT device manufactured using the reflowed e-beam resist process for T-gate formation.  相似文献

The authors have investigated the reliability performance of G-band (183 GHz) monolithic microwave integrated circuit (MMIC) amplifiers fabricated using 0.07-/spl mu/m T-gate InGaAs-InAlAs-InP HEMTs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel on 3-in wafers. Life test was performed at two temperatures (T/sub 1/ = 200 /spl deg/C and T/sub 2/ = 215 /spl deg/C), and the amplifiers were stressed at V/sub ds/ of 1 V and I/sub ds/ of 250 mA/mm in a N/sub 2/ ambient. The activation energy is as high as 1.7 eV, achieving a projected median-time-to-failure (MTTF) /spl ap/ 2 /spl times/ 10/sup 6/ h at a junction temperature of 125 /spl deg/C. MTTF was determined by 2-temperature constant current stress using /spl Delta/G/sub mp/ = -20% as the failure criteria. The difference of reliability performance between 0.07-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel and 0.1-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with In/sub 0.6/Ga/sub 0.4/As channel is also discussed. The achieved high-reliability result demonstrates a robust 0.07-/spl mu/m pseudomorphic InGaAs-InAlAs-InP HEMT MMICs production technology for G-band applications.  相似文献

Subhalf-micrometre gate length ion-implanted GaAs MESFETs have been fabricated on 3 inch diameter substrates using trilayer deep UV lithography. Implanted MESFETs with 0.3 mu m gate lengths exhibit a maximum extrinsic transconductance of 205 mS/mm at a drain current of 600 mA/mm. From S-parameter measurements, a current gain cutoff frequency f/sub t/ of 56 GHz and a maximum available gain cutoff frequency f/sub max/ greater than 90 GHz are achieved. The gate-to-drain diode characteristics of the devices show a sharp breakdown voltage of 13-15 V. The high drain current-drain voltage and microwave characteristics indicate that ion-implanted technology with trilayer deep UV lithography has potential for the manufacture of power devices and amplifiers for Q-band communication applications. This is the first reported result using trilayer deep UV lithography to demonstrate both f/sub t/ over 56 GHz and 13-15 V gate-to-drain breakdown on 0.3 mu m gate-length ion-implanted GaAs MESFETs.<>  相似文献

We report a novel approach in fabricating high-performance enhancement mode (E-mode) AlGaN/GaN HEMTs. The fabrication technique is based on fluoride-based plasma treatment of the gate region in AlGaN/GaN HEMTs and post-gate rapid thermal annealing with an annealing temperature lower than 500/spl deg/C. Starting with a conventional depletion-mode HEMT sample, we found that fluoride-based plasma treatment can effectively shift the threshold voltage from -4.0 to 0.9 V. Most importantly, a zero transconductance (g/sub m/) was obtained at V/sub gs/=0 V, demonstrating for the first time true E-mode operation in an AlGaN/GaN HEMT. At V/sub gs/=0 V, the off-state drain leakage current is 28 /spl mu/A/mm at a drain-source bias of 6 V. The fabricated E-mode AlGaN/GaN HEMTs with 1 /spl mu/m-long gate exhibit a maximum drain current density of 310 mA/mm, a peak g/sub m/ of 148 mS/mm, a current gain cutoff frequency f/sub T/ of 10.1 GHz and a maximum oscillation frequency f/sub max/ of 34.3 GHz.  相似文献

We report an Al/sub 0.3/Ga/sub 0.7/N-Al/sub 0.05/Ga/sub 0.95/N-GaN composite-channel HEMT with enhanced linearity. By engineering the channel region, i.e., inserting a 6-nm-thick AlGaN layer with 5% Al composition in the channel region, a composite-channel HEMT was demonstrated. Transconductance and cutoff frequencies of a 1 /spl times/100 /spl mu/m HEMT are kept near their peak values throughout the low- and high-current operating levels, a desirable feature for linear power amplifiers. The composite-channel HEMT exhibits a peak transconductance of 150 mS/mm, a peak current gain cutoff frequency (f/sub T/) of 12 GHz and a peak power gain cutoff frequency (f/sub max/) of 30 GHz. For devices grown on sapphire substrate, maximum power density of 3.38 W/mm, power-added efficiency of 45% are obtained at 2 GHz. The output third-order intercept point (OIP3) is 33.2 dBm from two-tone measurement at 2 GHz.  相似文献

AlGaAs/InGaAs/GaAs MODFETs having 20% indium in the channel and Si planar doping (5*10/sup 12/ cm/sup -2/) have been fabricated with gate lengths of 0.1-0.7 mu m and a width of 100 mu m. Gates that are longer than 0.2 mu m are T-shaped and the narrower gates (0.1 and 0.15 mu m) are triangular. From DC measurement a maximum G/sub m/ of 1100 mS/mm has been obtained. The current gain cutoff frequency F/sub t/ corrected for the access resistances is 145 GHz, corresponding to an intrinsic transition frequency of 220 GHz.<>  相似文献

Photodiodes with a long-wavelength cutoff extending out of 2.9 mu m have been fabricated from MOVPE-grown Ga/sub 0.6/In/sub 0.4/Sb homojunctions. These mesa devices without any passivation or antireflecting coating exhibit a peak efficiency as high as 43% at 2.60 mu m.<>  相似文献

The influences of (NH/sub 4/)/sub 2/S/sub x/ treatment on an AlGaAs/InGaAs/GaAs pseudomorphic high electron mobility transistor (PHEMT) are studied and demonstrated. Upon the sulfur passivation, the studied device exhibits better temperature-dependent dc and microwave characteristics. Experimentally, for a 1/spl times/100 /spl mu/m/sup 2/ gate/dimension PHEMT with sulfur passivation, the higher gate/drain breakdown voltage of 36.4 (21.5) V, higher turn-on voltage of 0.994 (0.69) V, lower gate leakage current of 0.6 (571) /spl mu/A/mm at V/sub GD/=-22 V, improved threshold voltage of -1.62 (-1.71) V, higher maximum transconductance of 240 (211) mS/mm with 348 (242) mA/mm broad operating regime (>0.9g/sub m,max/), and lower output conductance of 0.51 (0.53) mS/mm are obtained, respectively, at 300 (510) K. The corresponding unity current gain cutoff frequency f/sub T/ (maximum oscillation frequency f/sub max/) are 22.2 (87.9) and 19.5 (59.3) GHz at 250 and 400 K, respectively, with considerably broad operating regimes (>0.8f/sub T/,f/sub max/) larger than 455 mA/mm. Moreover, the relatively lower variations of device performances over wide temperature range (300/spl sim/510 K) are observed.  相似文献

We report, to our knowledge, the best high-temperature characteristics and thermal stability of a novel /spl delta/-doped In/sub 0.425/Al/sub 0.575/As--In/sub 0.65/Ga/sub 0.35/As--GaAs metamorphic high-electron mobility transistor. High-temperature device characteristics, including extrinsic transconductance (g/sub m/), drain saturation current density (I/sub DSS/), on/off-state breakdown voltages (BV/sub on//BV/sub GD/), turn-on voltage (V/sub on/), and the gate-voltage swing have been extensively investigated for the gate dimensions of 0.65/spl times/200 /spl mu/m/sup 2/. The cutoff frequency (f/sub T/) and maximum oscillation frequency (f/sub max/), at 300 K, are 55.4 and 77.5 GHz at V/sub DS/=2 V, respectively. Moreover, the distinguished positive thermal threshold coefficient (/spl part/V/sub th///spl part/T) is superiorly as low as to 0.45 mV/K.  相似文献

Enhancement-mode InAlAs/InGaAs/GaAs metamorphic HEMTs with a composite InGaAs channel and double-recessed 0.15-/spl mu/m gate length are presented. Epilayers with a room-temperature mobility of 10 000 cm/sup 2//V-s and a sheet charge of 3.5/spl times/10/sup 12/cm/sup -2/ are grown using molecular beam epitaxy on 4-in GaAs substrates. Fully selective double-recess and buried Pt-gate processes are employed to realize uniform and true enhancement-mode operation. Excellent dc and RF characteristics are achieved with threshold voltage, maximum drain current, extrinsic transconductance, and cutoff frequency of 0.3 V, 500 mA/mm, 850 mS/mm, and 128 GHz, respectively, as measured on 100-/spl mu/m gate width devices. The load pull measurements of 300-/spl mu/m gate width devices at 35 GHz yielded a 1-dB compression point output power density of 580 mW/mm, gain of 7.2 dB, and a power-added efficiency of 44% at 5 V of drain bias.  相似文献
