The effect of low-temperature (200 °C) annealing on the threshold voltage, carrier density, and interface defect density of amorphous indium zinc oxide (a-IZO) thin film transistors (TFTs) is reported. Transmission electron microscopy and x-ray diffraction analysis show that the amorphous structure is retained after 1 h at 200 °C. The TFTs fabricated from as-deposited IZO operate in the depletion mode with on-off ratio of > 106, sub-threshold slope (S) of ~ 1.5 V/decade, field effect mobility (μFE) of 18 ± 1.6 cm2/Vs, and threshold voltage (VTh) of − 3 ± 0.7 V. Low-temperature annealing at 200 °C in air improves the on-current, decreases the sub-threshold slope (1.56 vs. 1.18 V/decade), and increases the field effect mobility (μFE) from 18.2 to 23.3 cm2/Vs but also results in a VTh shift of − 15 ± 1.1 V. The carrier density in the channel of the as-deposited (4.3 × 1016 /cm3) and annealed at 200 °C (8.1 × 1017 /cm3) devices were estimated from test-TFT structures using the transmission line measurement methods to find channel resistivity at zero gate voltage and the TFT structures to estimate carrier mobility.  相似文献

The electrical, structural, and optical characteristics of Ag/ZnO-doped In2O3 (IZO) ohmic contacts to p-type GaN:Mg (2.5 × 1017 cm− 3) were investigated. The Ag and IZO (10 nm/50 nm) layers were prepared by thermal evaporation and linear facing target sputtering, respectively. Although the as-deposited and 400 °C annealed samples showed rectifying behavior, the 500 and 600 °C annealed samples showed linear I-V characteristics indicative of the formation of an ohmic contact. The annealing of the contact at 600 °C for 3 min in a vacuum (~ 10− 3 Torr) resulted in the lowest specific contact resistivity of 1.8 × 10− 4 Ω·cm2 and high transparency of 78% at a wavelength of 470 nm. Using Auger electron spectroscopy, depth profiling and synchrotron X-ray scattering analysis, we suggested a possible mechanism to explain the annealing dependence of the electrical properties of the Ag/IZO contacts.  相似文献

We deposited Ni (15 nm)/Au (30 nm) layers on a-InGaZnO in order to produce low-resistance ohmic contacts by using a dc sputtering method. The samples were annealed at various temperatures for 5 min in Ar ambient. The electrical and the structural properties of the Ni/Au contact to a-InGaZnO were investigated. According to the current-voltage measurements, both the as-deposited and low-temperature annealed samples showed an ohmic behavior. The specific contact resistance of the as-deposited sample was 4.1 × 10− 5 Ω cm2, which was the lowest value. Further increasing the temperature above 400 °C led to an increase in the specific contact resistance. This is due to the chemical intermixing and formation of the oxide in the contact interface caused by the post-growth thermal annealing.  相似文献

Lead-free polycrystalline BiFeO3 (BFO) thin films were developed using a chemical solution deposition method to deposit the films and the multi-mode 2.45 GHz microwave furnace to optimize the annealing condition of the films. Phase-pure BFO films were obtained at 500 °C-600 °C for 1-5 min with a heating rate of 10 °C/min. The film by microwave annealing (MW) at 550 °C for 5 min exhibited a (012)-preferred orientation with a dense morphology of grain size ~ 294 nm. Its dielectric constant of 96.2, low leakage current density of 2.466 × 10− 6 A/cm2, polarization (2Pr) and coercive field (2Ec) of 0.931 μC/cm2 and 57.37 kV/cm, respectively, were improved compared to those by conventional annealing (CA) at the same annealing conditions.  相似文献

Two kinds of HfSiOx/interlayers (ILs)/Ge gate stack structures with HfGeN- and GeO2-ILs were fabricated using electron cyclotron resonance (ECR) plasma sputtering and the subsequent post deposition annealing (PDA). It was found that HfGe was formed by the deposition of Hf metal on Ge and changed to HfGeN by N2 ECR-plasma irradiation, which was used as IL. Another IL was GeO2, which was grown by thermal oxidation at 500 °C. For dielectrics with HfGeN-IL, PDA of 550 °C resulted in effective oxide thickness (EOT) of 2.2 nm, hysteresis of 0.1 V, and interface state density (Dit) = 7 × 1012 cm− 2 eV− 1. For dielectrics with GeO2-IL, PDA of 500 °C resulted in EOT of 2.8 nm, hysteresis of 0.1 V, and Dit = 1 × 1012 cm− 2 eV− 1. The structural change of HfSiOx/GeO2/Ge during the PDA was clarified by using X-ray photoelectron spectroscopy, and the gate stack formation for obtaining the good IL was discussed.  相似文献

We have investigated the optical and electrical characteristics of antimony (Sb)-doped tin oxide (SnO2) films with modified structures by thermal annealing as a transparent conductive electrode. The structural properties were analyzed from the relative void % by spectroscopic ellipsometry as well as the scanning electron microscopy images and X-ray diffraction patterns. As the annealing temperature was raised, Sb-doped SnO2 films exhibited a slightly enhanced crystallinity with the increase of the grain size from 17.1 nm at 500 °C to 34.3 nm at 700 °C. Furthermore, the refractive index and extinction coefficient gradually decreased due to the increase in the relative void % within the film during the annealing. The resistivity decreased to 8.2 × 10−3 Ω cm at 500 °C, but it increased rapidly at 700 °C. After thermal annealing, the optical transmittance was significantly increased. For photovoltaic applications, the photonic flux density and the figure of merit over the entire solar spectrum were obtained, indicating the highest values of 5.4 × 1014 cm−2 s−1 nm−1 at 1.85 eV after annealing at 700 °C and 340.1 μA cm−2 Ω−1 at 500 °C, respectively.  相似文献

The current-voltage and capacitance-voltage characteristics of Au/n-Si/Al Schottky barrier diode were measured in the temperature range of 100-800 °C. Au/n-Si/Al Schottky barrier diode annealed at temperatures from 100 °C to 400 °C for 5 min and from 500 °C to 800 °C for 7 min in N2 atmosphere. The electronic parameters such as barrier height and ideality factor (n) of the device were determined using Cheung's method. To determine whether or not a Schottky diode is ideal it can be used the ideality factor (n) found from its forward current-voltage (I-V) characteristics. It has been found that the value of Φb (0.82 or 0.83 eV) remains constant up to 500 °C and 0.80 and 0.79 eV in 600, 750 °C respectively in the forward I-V mode. An ideality factor value of 1.04 was obtained for as-deposited sample. The ideality factor n varied from 1.04 to 2.30. The experimental results have shown that the ideality factor (n) values increases with increasing annealing temperature up to 750 °C. This has been explained in terms of the presence of different metallic-like phases produced by chemical reactions between the Au and Si substrate because of the annealing process. The Φb (C-V) values obtained from the reverse-bias C−2-V curves of the as-deposited and annealed diode are in the range 0.99-1.12 eV. The difference between Φb (C-V) and the Φb (I-V) is in close agreement with values reported in literature. Besides Fermi energy level and carrier concentration determined by using thermionic emission (TE) mechanism show strong temperature dependence. It has been seen current-voltage characteristics of the diode show an ideal behavior.  相似文献

Zirconium tin titanium oxide doped 1 wt.% ZnO thin films on n-type Si substrate were deposited by rf magnetron sputtering at a fixed rf power of 300 W, a substrate temperature of 450 °C, a deposition pressure of 5 mTorr and an Ar/O2 ratio of 100/0 with various annealing temperatures and annealing times. Electrical properties and microstructures of 1 wt.% ZnO-doped (Zr0.8Sn0.2)TiO4 thin films prepared by rf magnetron sputtering on n-type Si(100) substrates at different annealing temperatures (500 °C-700 °C) and annealing times (2 h-6 h) have been investigated. The structural and morphological characteristics analyzed by X-ray diffraction (XRD) and atomic force microscope (AFM) were sensitive to the treatment conditions such as annealing temperature and annealing time. At an annealing temperature of 600 °C and an annealing time of 6 h, the ZnO-doped (Zr0.8Sn0.2)TiO4 thin films possess a dielectric constant of 46 (at f = 10 MHz), a dissipation factor of 0.059 (at f = 10 MHz), and a low leakage current density of 3.8 × 10− 9 A/cm2 at an electrical field of 1 kV/cm.  相似文献

In the present work, thin film of polyvinyl alcohol (PVA) is fabricated on n-type InP substrate as an interfacial layer for electronic modification of Au/n-InP Schottky contact. The electrical characteristics of Au/PVA/n-InP Schottky diode are determined at annealing temperature in the range of 100-300 °C by current-voltage (I-V) and capacitance-voltage (C-V) methods. The Schottky barrier height and ideality factor (n) values of the as-deposited Au/PVA/n-InP diode are obtained at room temperature as 0.66 eV (I-V), 0.82 eV (C-V) and 1.32, respectively. Upon annealing at 200 °C in nitrogen atmosphere for 1 min, the barrier height value increases to 0.81 eV (I-V), 0.99 eV (C-V) and ideality factor decreases to 1.18. When the contact is annealed at 300 °C, the barrier height value decreases to 0.77 eV (I-V), 0.96 eV (C-V) and ideality factor increases to 1.22. It is observed that the interfacial layer of PVA increases the barrier height by the influence of the space charge region of the Au/n-InP Schottky junction. The discrepancy between Schottky barrier heights calculated from I-V and C-V measurements is also explained. Further, Cheung's functions are used to extract the series resistance of Au/PVA/n-InP Schottky diode. The interface state density as determined by Terman's method is found to be 1.04 × 1012 and 0.59 × 1012 cm− 2 eV− 1 for the as-deposited and 200 °C annealed Au/PVA/n-InP Schottky diodes. Finally, it is seen that the Schottky diode parameters changed with increase in the annealing temperature.  相似文献

Electrically active defects induced by irradiation with 4 MeV electrons and their influence on dynamic and static parameters of p-n-structures with bases on boron doped Si1−xGex alloys (0<x?0.06) have been investigated. It has been found that after irradiation with the electron fluence Φ=2×1014 cm−2 lifetime of minority charge carriers decreases more than 12 times and forward voltage increases twice. Deep level transient spectroscopy (DLTS) studies have shown that interstitial carbon atoms are dominant electrically active defects induced by the irradiation. These defects are transformed into the complexes “interstitial carbon—interstitial oxygen” upon annealing of irradiated samples in the temperature range 50-100 °C.  相似文献

ZnO nanorod arrays were fabricated on ZnO coated glass substrate by hydrothermal method. Schottky barrier ultraviolet photodetectors (PDs) were obtained by sputtering Pt electrode and evaporating Al electrode on the top of ZnO nanorod arrays with thermal treatment. It is illustrated that Schottky contacts at the electrode/ZnO NRs interface were formed at the annealing temperature of 300 °C and above. When annealing temperature was up to 300 °C, the performance of the PDs was improved with the great decrease of response and recovery times. At the forward bias of 2 V, the Schottky contact PDs showed the biggest responsivity and the best detectivity at the annealing temperature of 300 °C. For annealing temperature at 300 °C and above, the responsivity decreases with increasing annealing temperature and the ratio of detectivity (D254* to D546*) was calculated as high as 103 for all PDs annealed at 300 °C and above.  相似文献

In this study, CuFeO2 thin films were deposited onto quartz substrates using a sol-gel and a two-step annealing process. The sol-gel-derived films were annealed at 500 °C for 1 h in air and then annealed at 600 to 800 °C for 2 h in N2. X-ray diffraction patterns showed that the annealed sol-gel-derived films were CuO and CuFe2O4 phases in air annealing. When the films were annealed at 600 °C in N2, an additional CuFeO2 phase was detected. As the annealing temperature increased above 650 °C in N2, a single CuFeO2 phase was obtained. The binding energies of Cu-2p3/2, Fe-2p3/2, and O-1s were 932.5 ± 0.1 eV, 710.3 ± 0.2 eV and 530.0 ± 0.1 eV for CuFeO2 thin films. The chemical composition of CuFeO2 thin films was close to its stoichiometry, which was determined by X-ray photoelectron spectroscopy. Thermodynamic calculations can explain the formation of the CuFeO2 phase in this study. The optical bandgap of the CuFeO2 thin films was 3.05 eV, which is invariant with the annealing temperature in N2. The p-type characteristics of CuFeO2 thin films were confirmed by positive Hall coefficients and Seebeck coefficients. The electrical conductivities of CuFeO2 thin films were 0.28 S cm− 1 and 0.36 S cm− 1 during annealing at 650 °C and 700 °C, respectively, in N2. The corresponding carrier concentrations were 1.2 × 1018 cm− 3 (650 °C) and 5.3 × 1018 cm− 3 (700 °C). The activation energies for hole conduction were 140 meV (650 °C) and 110 meV (700 °C). These results demonstrate that sol-gel processing is a feasible preparation method for delafossite CuFeO2 thin films.  相似文献

Zinc nitride thin films were deposited by magnetron sputtering using ZnN target in plasma containing either N2 or Ar gases. The rf-power was 100 W and the pressure was 5 mTorr. The properties of the films were examined with thermal treatments up to 550 °C in N2 and O2 environments. Films deposited in Ar plasma were opaque and conductive (ρ ∼ 10− 1 to 10− 2 Ω cm, ND ∼ 1018 to 1020 cm− 3) due to excess of Zn in the structure. After annealing at 400 °C, the films became more stoichiometric, Zn3N2, and transparent, but further annealing up to 550 °C deteriorated the electrical properties. Films deposited in N2 plasma were transparent but very resistive even after annealing. Both types of films were converted into p-type ZnO upon oxidation at 400 °C. All thermally treated zinc nitride films exhibited a shoulder in transmittance at around 345 nm which was more profound for the Ar-deposited films and particularly for the oxidized films. Zinc nitride has been found to be a wide band gap material which makes it a potential candidate for transparent optoelectronic devices.  相似文献

Chemically deposited lead sulfide (PbS) thin films were used as the semiconductor active layer in common-gated thin film transistors. The PbS films were deposited at room temperature on SiO2/Si-p wafers. Lift-off was used to define source and drain contacts (gold, Au) on top of the PbS layer with channel lengths ranging from 10 to 80 μm. The Si-p wafer with a back chromium-gold contact served as the common gate for the transistors. Experimental results show that as-deposited PbS are p-type in character and the devices exhibit typical drain current versus source-drain voltage (IDS-VDS) behavior as a function of gate voltage. The values of threshold voltage of the devices were in the range from −7.8 to 1.0 V, depending on the channel length. Channel mobility was approximately 10− 4 cm2V− 1 s− 1. The low channel mobility in the devices is attributed to the influence of the microstructure of the nanocrystalline thin films. The electrical performance of the PbS-based devices was improved by thermal annealing the devices in forming gas at 250 °C. In particular, channel mobility increased and threshold voltage decreased as a consequence of the thermal annealing.  相似文献

Tantalum and niobium oxide optical thin films were prepared at room temperature by plasma-enhanced chemical vapor deposition using tantalum and niobium pentaethoxide (M(OC2H5)5) precursors. We studied the evolution of their optical and microstructural properties as a result of annealing over a broad temperature range from room temperature up to 900 °C. The as-deposited films were amorphous; their refractive index, n, and extinction coefficient, k, at 550 nm were n = 2.13 and k < 10− 4 for Ta2O5, and n = 2.24 and k < 10− 4 for Nb2O5. The films contained a small amount of residual carbon (∼ 2-6 at.%) bonded mostly to oxygen. During annealing, the onset of crystallization was observed at approximately TC1 = 650 °C for Ta2O5 and at TC1 = 450 °C for Nb2O5. Upon annealing close to T1 (300 °C for Nb2O5 and 400 °C for Ta2O5), n at 550 nm decreased by less than 1%. This was correlated with the decrease of carbon content, as suggested by Fourier transform infrared spectroscopy, elastic recoil detection and static secondary ion mass spectroscopy (SIMS) results. During annealing, we observed phase transition from the δ- (hexagonal) phase to the L- (orthorhombic) phase between 800 °C and 900 °C for Ta2O5, and between 600 °C and 700 °C for Nb2O5. The structural changes were also marked by silicon diffusion from the substrate into the oxide layer at annealing temperatures above 500 °C for Ta2O5 and above 400 °C for Nb2O5. As a consequence of oxygen, silicon and metal interdiffusion, the interface between the Si substrate and the metal oxide (Ta2O5 or Nb2O5) is characterized by its broadening, well documented by spectroscopic ellipsometry and SIMS data.  相似文献

(ZnO)1−x(GaN)x:Mn2+ powder was prepared by a conventional solid-state reaction under an NH3 gas flow. The sample preparation conditions including the mixing ratio of the raw materials, the annealing temperature, and the annealing time were varied. The crystallinity and the photoluminescence (PL) intensity of this fluorescent material were improved by increasing the amount of ZnO and by increasing the annealing time, and no changes was observed in the PL wavelength. The crystallinity of the samples was enhanced and the PL intensity increased markedly at annealing temperatures of 700 °C and 800 °C, respectively. Moreover, it was clarified that the sample could be synthesized at annealing temperatures of above about 650 °C.  相似文献

We report on preparation and properties of anatase Nb-doped TiO2 transparent conducting oxide films on glass and polyimide substrates. Amorphous Ti0.96Nb0.04O2 films were deposited at room temperature by using sputtering, and were then crystallized through annealing under reducing atmosphere. Use of a seed layer substantially improved the crystallinity and resistivity (ρ) of the films. We attained ρ = 9.2 × 10− 4 Ω cm and transmittance of ~ 70% in the visible region on glass by annealing at 300 °C in vacuum. The minimum ρ of 7.0 × 10− 4 Ω cm was obtained by 400 °C annealing in pure H2.  相似文献

Multilayer Cr(1 − x)AlxN films with a total thickness of 2 μm were deposited on high-speed steel by medium frequency magnetron sputtering from Cr and Al-Cr (70 at.% Al) targets. The samples were annealed in air at 400 °C, 600 °C, 800 °C and 1000 °C for 1 hour. Films were characterized by cross-sectional scanning electron microscopy and X-ray diffraction analysis. The grain size of the as-deposited multilayer films is about 10 nm, increasing with the annealing temperature up to 100 nm. Interfacial reactions have clearly changed at elevated annealing temperatures. As-deposited films' hardness measured by nanoindentation is 22.6 GPa, which increases to 26.7 GPa when the annealing temperature goes up to 400 and 600 °C, but hardness decreases to 21.2 GPa with further annealing temperature increase from 600 to 1000 °C. The multilayer film adhesion was measured by means of the scratch test combined with acoustic emission for detecting the fracture load. The critical normal load decreased from 49.7 N for the as-deposited films to 21.2 N for the films annealed at 1000 °C.  相似文献

Transparent indium tin oxide (ITO) thin films have been deposited by the dip-coating process on silica substrates using solutions of 2,4-pentanedione, ethanol, indium and tin salts. The films have been first dried in air at 260 °C for 10 min and then annealed in a reducing atmosphere at different temperatures for various durations. The resistivity of ITO layers was found to decrease with increasing the metal concentration of the starting solution or the annealing temperature. Hence, by adjusting both metal concentration in the coating solution and heat-treatment, resistivities lower than 5 × 10− 3 Ω cm for an annealing temperature of 550 °C and lower than 2 × 10− 2 Ω cm for an annealing temperature of 300 °C, were obtained. These results are correlated with the density and the size of ITO grains in the films.  相似文献

Low temperature co-fired ceramic (LTCC) is prepared by sintering a glass selected from CaO-SiO2-B2O3 system, and its sintered bodies are characterized by X-ray diffraction (XRD), scanning electron microscopy (SEM) and energy dispersive spectroscopy (EDS). It is found that the optimal sintering temperature for this glass-ceramic is 820 °C for 15 min, and the major phases of this material are CaSiO3, CaB2O4 and SiO2. The glass-ceramic possesses excellent dielectric properties: ?r = 6.5, tan δ < 2 × 10−3 at 10 MHz, temperature coefficient of dielectric constant about −51 × 10−6 °C−1 and coefficient of thermal expansion about 8 × 10−6 °C−1 at 20-400 °C. Thus, this material is supposed to be suitable for the tape casting process and be compatible with Ag electrode, which could be used as the LTCC materials for the application in wireless communications.  相似文献
