Bismuth titanate (Bi4Ti3O12) thin films with a high c-axis orientation up to 99% were prepared on (100)-oriented silicon wafers by r.f. planar magnetron sputtering using a Bi2TiO5 ceramic target at a substrate temperature of 600 °C. From the Auger electron spectroscopy depth profile of the film, there is no evidence of interdiffusion of a specific element between the film and the substrate. Relative dielectric constant of these films depends on film thickness. The behavior was explained assuming a low-dielectric-constant interface layer. Using this assumption, the relative dielectric constant of Bi4Ti3O12 film was estimated to be approximately 140. This value is close to that along the c axis in a bulk form. The remanent polarization and the coercive field were 0.8 μC cm−2 and 20 kV cm−1, respectively.  相似文献

In order for hot-wire chemical vapor deposition to compete with the conventional plasma-enhanced chemical vapor deposition technique for the deposition of microcrystalline silicon, a number of key scientific problems should be cleared up. Among these points, the concentration of tungsten (nature of the filament), as well as the concentration of oxygen and carbon (elements issued when vacuum is broken between two runs), should not exceed threshold values, beyond which electronic properties of the films could be degraded, as in the case of monocrystalline silicon. Quantitative chemical analysis of these elements has been carried out using the secondary ion mass spectrometry technique through depth profiles. It has been shown that for a high effective filament surface area (Sf=27 cm2), the W content increases steadily from 5×1014 to 2×1018 atoms cm−3 when the filament temperature Tf increases from 1500 to 1800 °C. For a fixed Tf, the W content increases with the effective surface area Sf. Thus, considering our reactor geometry, the W content does not exceed the detection limit (5×1014 atoms cm−3) when Tf and Sf are limited to 1600 °C and 4 cm2, respectively. For O and C elements, under deposition conditions of high dilution of silane in hydrogen (96%), O and C concentrations approaching 1020 atoms cm−3 have been obtained. The introduction of an inner vessel inside the reactor, the addition of a load-lock chamber and a decrease in substrate temperature to 300 °C have led to a drastic decrease in these contents down to 3×1018 atoms cm−3, compatible with the realization of 6% efficiency HWCVD μc-Si:H solar cells.  相似文献

The dielectric properties and electrical conductivity of AlN films deposited by laser-induced chemical vapour deposition (LCVD) are studied for a range of growth conditions. The static dielectric constant is 8.0 ± 0.2 over the frequency range 102−107 Hz and breakdown electric fields better than 106 V cm−1 are found for all films grown at temperatures above 130°C. The resistivity of the films grown under optimum conditions (substrate temperature above 170°C, NH3/TMA flow rate ratio greater than 300 and a deposition pressure of 1–2 Torr) is about 1014 Ω cm and two conduction mechanisms can be identified. At low fields, F < 5 × 105 V cm−1 and conductivity is ohmic with a temperature dependence showing a thermal activation energy of 50–100 meV, compatible with the presumed shallow donor-like states. At high fields, F > 1 × 106 V cm−1, a Poole-Frenkel (field-induced emission) process dominates, with electrons activated from traps at about 0.7–1.2 eV below the conduction band edge. A trap in this depth region is well-known in AlN. At fields between 4 and 7 × 105 V cm−1 both conduction paths contribute significantly. The degradation of properties under non-ideal growth conditions of low temperature or low precursor V/III ratio is described.  相似文献

Catalytic chemical vapor deposition (Cat-CVD) has been developed to deposit alumina (Al2O3) thin films on silicon (Si) crystals using N2 bubbled tri-methyl aluminum [Al(CH3)3, TMA] and molecular oxygen (O2) as source species and tungsten wires as a catalyzer. The catalyzer dissociated TMA at approximately 600 °C. The maximum deposition rate was 18 nm min−1 at a catalyzer temperature of 1000 °C and substrate temperature of 800 °C. Metal oxide semiconductor (MOS) diodes were fabricated using gates composed of 32.5-nm-thick alumina film deposited at a substrate temperature of 400 °C. The capacitance measurements resulted in a relative dielectric constant of 7.4, fixed charge density of 1.74×1012 cm−2, small hysteresis voltage of 0.12 V, and very few interface trapping charges. The leakage current was 5.01×10−7 A cm−2 at a gate bias of 1 V.  相似文献

Ferroelectric SrBi2Ta2O9/SrBi2Nb2O9 (SBT/SBN) multilayer thin films with various stacking periodicity were deposited on Pt/TiO2/SiO2/Si substrate by pulsed laser deposition technique. The X-ray diffraction patterns indicated that the perovskite phase was fully formed with polycrystalline structure in all the films. The Raman spectra showed the frequency of the O–Ta–O stretching mode for multilayer and single layer SrBi2(Ta0.5Nb0.5)2O9 (SBNT) samples was 827–829 cm−1, which was in between the stretching mode frequency in SBT (813 cm−1) and SBN (834 cm−1) thin films. The dielectric constant was increased from 300 (SBT) to 373 at 100 kHz in the double layer SBT/SBN sample with thickness of each layer being 200 nm. The remanent polarization (2Pr) for this film was obtained 41.7 μC/cm2, which is much higher, compared to pure SBT film (19.2 μC/cm2). The coercive field of this double layer film (67 kV/cm) was found to be lower than SBN film (98 kV/cm).  相似文献

Barium titanium trioxide (BaTiO3) thin films were deposited on fused silica or silicon wafer substrate from barium dipivaloylmethanate (II) (Ba(dpm)2) and titanium tetraisopropoxide (IV) (TTIP) used as precursors in an oxygen microwave plasma. The substrates were dielectrically heated and the substrate temperatures were around 900 K during the film deposition. The deposition was performed for 15 min and the deposits were identified as BaTiO3 by means of X-ray diffraction, X-ray photoelectron spectroscopy, infrared spectroscopy, and ellipsometry. Oxygen and barium atoms and TiO and CO molecules were identified in the plasma. These species would produce higher deposition rates at lower substrate temperatures than those did in the usual thermal metalorganic chemical vapor deposition (MOCVD). The dielectric constant of the BaTiO3 thin film that was directly deposited on the silicon wafer substrate was as low as 101 order of magnitude. Because the deposit reacted with the substrate and an interdiffusional layer was formed, the platinum layer was coated on the silicon wafer substrate in order to prevent the formation of an interdiffusional layer. The dielectric constant then increased to 103 order of magnitude.  相似文献

We use the glancing angle deposition technique (GLAD) to grow CuInS2 thin films by a vacuum thermal method onto glass substrates. During deposition, the substrate temperature was maintained at 200 °C. Due to shadowing effect the oblique angle deposition technique can produce nanorods tilted toward the incident deposition flux. The evaporated atoms arrive at the growing interface at a fixed angle θ measured from the substrate normal. The substrate is rotated with rotational speed ω fixed at 0.033 rev s− 1. We show that the use of this growth technique leads to an improvement in the optical properties of the films. Indeed high absorption coefficients (105–3.105 cm− 1) in the visible range and near-IR spectral range are reached. In the case of the absence of the substrate rotation, scanning electron microscopy pictures show that the structure of the resulting film consists of nanocolumns that are progressively inclined towards the evaporation source as the incident angle was increased. If a rapid azimuthal rotation accompanies the substrate tilt, the resulting nanostructure is composed of an array of pillars normal to the substrate. The surface morphology show an improvement without presence of secondary phases for higher incident angles (θ > 60°).  相似文献

FeS2-thin films with good crystallinity were synthesized by a simple method which consists of sulphuration, under vacuum, of amorphous iron oxide thin films pre-deposited by spray pyrolysis of FeCl3·6H2O (0.03 M)-based aqueous solution onto glass substrates heated at 350 °C. At optimum sulphuration temperature (450 °C) and duration (6 h), black green layers having granular structure and high absorption coefficient (5.104 cm−1) were obtained. The study of the electrical properties of the as-prepared films vs. the temperature variations showed three temperature domain dependence of the conductivity behaviour. The first one corresponds to the high temperature range (330 K–550 K) for which an Arrhenius plot type was obtained. The activation energy value was estimated at about 61.47 meV. The second domain corresponding to the intermediate temperature range (80 K–330 K) showed a variable activation energy between the grain boundaries. The barrier height, , was estimated to 27±0.5 meV, and the standard deviation, , was evaluated at about 14±0.5 meV. We found that at lower temperatures (20 K–80 K), the conductivity is governed by two conduction types. The density of localised states, was about 2.45×1020 eV−1 cm−3.  相似文献

We report on the properties of (1−x)SrBi2Ta2O9xBi3TaTiO9 solid solution thin films for ferroelectric non-volatile memory applications. The solid solution thin films fabricated by modified metalorganic solution deposition technique showed much improved properties compared to SrBi2Ta2O9. A pyrochlore free crystalline phase was obtained at a low annealing temperature of 600°C and grain size was found to be considerably increased for the solid solution compositions. The film properties were found to be strongly dependent on the composition and annealing temperatures. The measured dielectric constant of the solid solution thin films was in the range 180–225 for films with 10–50% of Bi3TaTiO9 content in the solid solution. Ferroelectric properties of (1−x)SrBi2Ta2O9xBi3TaTiO9 thin films were significantly improved compared to SrBi2Ta2O9. For example, the observed remanent polarization (2Pr) and coercive field (Ec) values for films with 0.7SrBi2Ta2O9–0.3Bi3TaTiO9 composition, annealed at 650°C, were 12.4 μC/cm2 and 80 kV/cm, respectively. The solid solution thin films showed less than 5% decay of the polarization charge after 1010 switching cycles and good memory retention characteristics after about 106 s of memory retention. The improved microstructural and ferroelectric properties of (1−x)SrBi2Ta2O9xBi3TaTiO9 thin films compared to SrBi2Ta2O9, especially at lower annealing temperatures, suggest their suitability for high density FRAM applications.  相似文献

Electrical properties of Ge thin films evaporated on Si3N4 CVD-coated Si substrate were improved by introducing a heat treatment after the deposition of Ge films. Evaporation conditions were optimized by changing the substrate temperature and deposition rate, and then, heat treatment was performed. At substrate temperatures during the evaporation lower than 300 °C and higher than 400 °C, deposited films were amorphous and polycrystalline, respectively. At substrate temperatures lower than 400 °C, Ge films were evaporated without degrading the surface roughness. The Hall mobility of films evaporated at room temperature increased with increasing the substrate and heating temperature and showed about 400 cm2 V−1 s−1 for the hole concentration of 4 × 1017 cm−3 at the heating temperature of 900 °C. This value was almost comparable to that of p-type Ge single crystal.  相似文献

Chromium disilicide (CrSi2) films 1 000 Å thick have been prepared by molecular beam epitaxy on CrSi2 templates grown on Si(111) substrate. The effect of the substrate temperature on the structural, electrical and optical properties of CrSi2 films has been studied by transmission and scanning electron microscopies, optical microscopy, electrical resistivity and Hall effect measurements and infrared optical spectrometry. The optimal temperature for the formation of the epitaxial A-type CrSi2 film have been found to be about 750°C. The electrical measurement have shown that the epitaxial A-type CrSi2 film is p-type semiconductor having a hole concentration of 1 × 1017cm−3 and Hall mobility of 2 980 cm2 V−1 s−1 at room temperature. Optical absorption coefficient data have indicated a minimum, direct energy gap of 0.34 eV. The temperature dependence of the Hall mobility (μ) in the temperature range of T = 180–500 K can be expressed as μ = 7.8 × 1010T−3cm2V−1s−1.  相似文献

Thin tantalum oxide films were deposited using atomic layer deposition from TaCl5 and H2O at temperatures in the range 80–500 °C. The films deposited at temperatures below 300 °C were predominantly amorphous, whereas those grown at higher temperatures were polycrystalline containing the phases TaO2 and Ta2O5. The oxygen to tantalum mass concentration ratio corresponded to that of TaO2 at all growth temperatures. The optical band gap was close to 4.2 eV for amorphous films and ranged from 3.9 to 4.5 eV for polycrystalline films. The refractive index measured at λ = 550 nm increased from 1.97 to 2.20 with an increase in growth temperature from 80 to 300 °C. The films deposited at 80 °C showed low absorption with absorption coefficients of less than 100 cm−1 in the visible region.  相似文献

Pb(Zr0.3Ti0.7)O3 (PZT) thin film capacitors fabricated on an oxygen-implanted Pt bottom electrode were studied. Oxygen was implanted at a low acceleration voltage (40 kV) and dose (1×1015 cm−2). Structural examination by grazing-incident X-ray diffraction (GIXD) and chemical analysis by X-ray photoelectron spectroscopy (XPS) revealed that the implantation generated a very thin amorphous top surface layer (approx. 20 nm), which contained approximately 7% of oxygen that stayed in the film in the form of PtO bonding. The amorphous layer, however, resumed the crystalline structure accompanied by the dissociation of PtO under the rapid thermal annealing at 600 °C for 5 min. The remnant polarization of sol–gel derived Pb(Zr0.3Ti0.7)O3 (PZT) films fabricated on the oxygen-implanted Pt was slightly reduced from 11.92 μC/cm2 for the PZT capacitors fabricated on a Pt electrode without implanted oxygen to 9.07 μC/cm2. Nevertheless, the fatigue endurance was significantly increased. The switching polarization of PtOx/PZT/Pt (O-implanted) capacitors remained within 95% of the starting value after 4×1010 switching cycles, which is comparable to that of PZT capacitors made with other conducting oxides.  相似文献

Atomic-layer doping of P in Si epitaxial growth by alternately supplied PH3 and SiH4 was investigated using ultraclean low-pressure chemical vapor deposition. Three atomic layers of P adsorbed on Si(100) are formed by PH3 exposure at a partial pressure of 0.26 Pa at 450°C. By subsequent SiH4 exposure at 220 Pa at 450°C, Si is epitaxially grown on the P-adsorbed surface. Furthermore, by 12-cycles of exposure to PH3 at 300–450°C and SiH4 at 450°C followed by 20-nm thick capping Si deposition, the multi-layer P-doped epitaxial Si films of average P concentrations of 1021 cm−3 are formed. The resistivity of the film is as low as 2.4×10−4 Ω cm. By annealing the sample at 550°C and above, it is found that the resistivity increases and the surface may become rough, which may be due to formation of SiP precipitates at 550°C and above. These results suggest that the epitaxial growth of very low-resistive Si is achieved only at a very low-temperature such as 450°C.  相似文献

Calcium modified lead titanate sol was synthesized using lead acetate trihydrate, calcium nitrate tetrahydrate and titanium tetra-n-butoxide as starting materials, methanol and ethanolamine were selected as solvent and stabilizing or complexing agent, respectively. (Pb0.76Ca0.24)TiO3 thin films were prepared on platinum-coated silicon and fused silica substrates with the solution using the spinning method. The surface morphology and crystal structure, surface compositions and chemical states, electrical and optical properties of the thin films were investigated. The films have good composition homogeneity and thickness uniformity. The dielectric constant and dissipation factor of 1 kHz at room temperature were found to be 280 and 0.027, respectively, for thin films with 0.5 μm thickness annealed at 600°C for 1 h. The remanent polarization and coervive field were 15 μC/cm2 and 64 kV/cm, respectively. The thin films exhibited good optical transmissitivity, and had optical direct transitions. The dispersion relation of refractive index and wavelength followed the single electron oscillation model. The band gap of the film which annealed at 650°C was 3.68 eV. The results also confirmed that ethanolamine was very effective in preparing uniform and dense oxide films, owing to the superior stability of the sols during hydrolytic polycondensation.  相似文献

We have measured Raman spectra of fluorine-doped SiO2 (SiOF) films and quartz glass. From a comparison between Raman spectra of the SiO2 film and quartz glass, it has been found that the SiO2 film is under compressive stress and that it has more threefold ring defects than quartz glass. Raman bands from threefold and fourfold ring defects in SiOF films become week as the fluorine/oxygen (F/O) ratio increases and as the stress decreases. The decrease of intensities of these Raman bands shows that ring defects in SiOF films decrease as the F/O ratio increases and as the stress decreases. The triply degenerated ω4 mode at 460 cm−1 becomes sharp as the F/O ratio increases and as the stress decreases. Furthermore, the peak-frequency of ω1 mode around 820 cm−1 decreases with a decrease of stresses whereas that of ω3 mode around 1065 cm−1 increases. These results can be well understood in terms of a decrease of O-Si-O bonding angle caused by relaxation of stresses.  相似文献

Thin films of SrBi4Ti4O15 (SBTi), a prototype of the Bi-layered-ferroelectric oxide family, were obtained by a soft chemical method and crystallized in a domestic microwave oven. For comparison, films were also crystallized in a conventional method at 700 °C for 2 h. Structural and morphological characterization of the SBTi thin films were investigated by X-ray diffraction (XRD) and atomic force microscopy (AFM), respectively. Using platinum coated silicon substrates, the ferroelectric properties of the films were determined. Remanent polarization Pr and a coercive field Ec values of 5.1 μC/cm2 and 135 kV/cm for the film thermally treated in the microwave oven and 5.4 μC/cm2 and 85 kV/cm for the film thermally treated in conventional furnace were found. The films thermally treated in the conventional furnace exhibited excellent fatigue-free characteristics up to 1010 switching cycles indicating that SBTi thin films are a promising material for use in non-volatile memories.  相似文献

Lead barium niobate is a new photorefractive material of high interest for a variety of applications including holographic storage. Pb0.5Ba0.5Nb2O6 crystals have been grown by the Bridgman method, and the effects of heat treatments on their photorefractive properties were investigated using Ar ion laser at λ=514.5 nm. The color and absorption spectrum of the crystals varied depending on the oxygen partial pressure during heat treatment. The oxygen diffusivity was estimated to be in the order of 10−6 and 10−5 cm2/h at 425 and 550 °C, respectively. Reduction treatment at an oxygen pressure of 215 mTorr increased the effective density of photorefractive charges about three times from 8.0×1015 to 2.2×1016 cm−3 and made the charge transport more electron-dominant. As a result, the maximum gain coefficient improved from 5.5 to 13.8 cm−1. A diffraction efficiency as high as 70% was achieved in a reduced crystal.  相似文献

Highly conducting and transparent indium tin oxide (ITO) thin films were prepared on SiO2 glass and silicon substrates by pulsed laser ablation (PLA) from a 90 wt.% In2O3-10 wt.% SnO2 sintered ceramic target. The growths of ITO films under different oxygen pressures (PO2) ranging from 1×10−4–5×10−2 Torr at low substrate temperatures (Ts) between room temperature (RT) and 200°C were investigated. The opto-electrical properties of the films were found to be strongly dependent on the PO2 during the film deposition. Under a PO2 of 1×10−2 Torr, ITO films with low resistivity of 5.35×10−4 and 1.75×10−4 Ω cm were obtained at RT (25°C) and 200°C, respectively. The films exhibited high carrier density and reasonably high Hall mobility at the optimal PO2 region of 1×10−2 to 1.5×10−2 Torr. Optical transmittance in excess of 87% in the visible region of the solar spectrum was displayed by the films deposited at Po2≥1×10−2 Torr and it was significantly reduced as the PO2 decreases.  相似文献

This paper embodies the first report on the electrochemical deposition of RuS2 thin films. The as-deposited and heat-treated films (in argon atmosphere) were characterized by XRD, SEM and UV-VIS-NIR spectrophotometry. The polycrystalline deposits of RuS2 obtained indicated a cubic structure with a lattice constant of 5.685 Å, an average grain size around 3 μm, and an absorption co-efficient of 5 × 104 cm−1. The optical band gap was found to be 1.48 eV.  相似文献
