稀土离子注入的硅材料MOS结构高效率电致发光器件   总被引:1,自引:0,他引:1  
本文介绍了在稀土离子Re(Re=Er、Eu、Tb、Ce和Gd)注入的SiO2金属-氧化物-硅(MOS)结构高效率电致发光器件的研究进展情况。通过将不同的稀土离子注入到SiO2薄膜,相继获得了发射光谱峰值分别位于红外(1.54μm)、可见光(618 nm5、43 nm、440 nm)至紫外(316 nm)光谱范围的MOS结构电致发光器件,并系统研究了SiO2:Re薄膜中稀土离子的电致发光特性。在SiO2:Re有效发光层的厚度为50 nm,掺杂浓度为1-3%的条件下,稀土Er、Tb和Gd离子注入掺杂的硅材料MOS结构电致发光器件在红外、绿光和紫外的量子效率分别达到14%、16%和5%,接近了商品化III-V族半导体发光二极管的水平。  相似文献

报道了用真空反应蒸发制备nmSi/SiOx 薄膜 ,制备出含有不同纳米尺寸硅颗粒的薄膜 ,研究了不同条件下得到的nmSi SiOx 薄膜的结构和组分。实验发现以SiO为蒸发源制备的薄膜能够实现光致发光。初步分析nmSi SiOx 薄膜发光机制可能是由纳米硅量子效应引起的 ,界面效应和缺陷对薄膜PL可能没有贡献 ,解释了有纳米硅颗粒存在但观察不到PL的原因  相似文献

利用离子注入方法制备了掺Er富硅氧化硅材料,用XRD,TEM方法研究材料微观结构,并测量了样品的光致发光(PL),研究了发光强度随测量温度的变化。试验表明:在1173K以上退火,注入硅集聚,形成φ(2-4)nm的纳米晶硅(nc-Si),纳米晶硅外面包裹非晶硅(a-Si),注入的Er离子分布在非晶硅中。通过非晶硅与硅纳米晶相耦合,非晶硅吸收部分硅纳米晶对Er的激发能量,降低了Er的激发效率;在T>150K时,激发态Er与非晶硅间的能量背迁移降低了Er的发光效率。  相似文献

采用磁控溅射法制备了含纳米碳粒的氧化硅薄膜,在室温下测量了Au/镶嵌纳米碳粒氧化硅膜/p-Si结构的电致发光谱,电致发光谱显示,随着正向偏压的增加,来自该结构的电致发光峰位于650nm处几乎不移动,发光强度增大.利用位形坐标模型对C镶嵌SiO2薄膜的电致发光谱进行了分析,结果表明该结构的电致发光谱存在1.8和2.0eV左右的两个发光中心,分别来自SiO2层的非桥氧空位和纳米C团簇.  相似文献

在我们以前的工作[1]中,报道了基于重掺硼硅片(p~+-Si)上掺Er的TiO_2(TiO_2∶Er)薄膜的TiO_2∶Er/p~+-Si异质结器件的电致发光。本文研究了TiO_2∶Er薄膜的氩(Ar)等离子体处理对TiO_2∶Er/p~+-Si异质结器件电致发光的影响。研究发现:Ar等离子体处理使TiO_2∶Er/p~+-Si异质结器件与Er3+离子相关的可见和近红外电致发光都得到了显著的增强,同时也增强了与TiO_2基体中氧空位相关的电致发光。这是由于Ar等离子体处理显著提高了TiO_2∶Er薄膜中的氧空位浓度,不但增强了与氧空位相关的电致发光,而且增强了以氧空位为敏化中心的从TiO_2基体向Er3+离子的能量传递,从而增强了Er3+离子的发光。  相似文献

采用脉冲磁控溅射技术制备了Er/Yb共掺ZnO薄膜,对不同退火温度下薄膜晶体结构和光致荧光(PL)光谱进行了系统分析,探讨了退火处理所导致的晶体结构变化以及反应新相的生成对Er3+离子激活、薄膜PL光谱的影响.研究结果表明,退火处理所导致的Er3+离子PL光谱的变化与薄膜的微观状态之间有着密切的联系.在室温到1050℃退火温度范围内,Er/Yb共掺ZnO薄膜为多晶结构,薄膜荧光强度的增加主要是薄膜内氧含量增加、缺陷减少使Er3+离子荧光寿命增加以及Er3+离子激活比例增加所致.当退火温度超过1050℃,荧光强度的明显降低是由新相生成造成缺陷增加以及薄膜内氧含量降低引起.在整个退火温度范围内,薄膜的PL光谱都表现为同一种光谱特性,即明锐的多峰结构,这说明Er3+在ZnO和Zn2SiO4中的周围环境非常相似.  相似文献

本文研究了SiO2和Si层的厚度分别为2-8nm和1.5-3nm的Si/SiO2超晶格在交流电场下的电致发光特性。以超晶格中SiO2层内加速的过热电子碰撞激发纳米Si层中密集的硅量子点,获得了Si/SiO2超晶格蓝绿色交流电致发光。Si/SiO2超晶格的电致发光亮度随电压升高呈现指数增强,最高发光亮度可达到1.4cd/m2。随着Si层厚度的增加,Si/SiO2超晶格电致发光谱的低能侧发光峰相对增强,可以归结为纳米Si层厚度对其中硅量子点尺寸分布的限制作用。当超晶格中SiO2层厚度小于过热电子的平均自由程时,过热电子的平均能量减小导致短波侧的发光强度迅速下降,电致发光强度随之迅速降低。  相似文献

In this paper, we present a new method for inserting several triangulated surfaces into an existing tetrahedral mesh generated by the meccano method. The result is a conformal mesh where each inserted surface is approximated by a set of faces of the final tetrahedral mesh. First, the tetrahedral mesh is refined around the inserted surfaces to capture their geometric features. Second, each immersed surface is approximated by a set of faces from the tetrahedral mesh. Third, following a novel approach, the nodes of the approximated surfaces are mapped to the corresponding immersed surface. Fourth, we untangle and smooth the mesh by optimizing a regularized shape distortion measure for tetrahedral elements in which we move all the nodes of the mesh, restricting the movement of the edge and surface nodes along the corresponding entity they belong to. The refining process allows approximating the immersed surface for any initial meccano tetrahedral mesh. Moreover, the proposed projection method avoids computational expensive geometric projections. Finally, the applied simultaneous untangling and smoothing process delivers a high‐quality mesh and ensures that the immersed surfaces are interpolated. Several examples are presented to assess the properties of the proposed method.  相似文献

A flow calorimeter for enthalpy increment measurements on condensed gases is presented. A better knowledge of the properties of the liquefied natural gas is needed, and therefore a liquid loop has been designed for our flow calorimeter. The fluid loop in the calorimeter is designed in order to avoid the two-phase region, since two phases would give compositional disturbances in the measurements. The avoidance of the two-phase region is made possible by increasing the pressure of the test fluid after the measurement section, then heating the fluid at super-critical pressure past the critical point. Finally, the fluid is throttled to the low-pressure gas state at the inlet condition of the compressor that circulates the fluid. To perform the pressure increase, a new cryogenic pump has been designed. To evaluate the new equipment, measurements were taken on liquid ethane over the temperature range 146–256 K at pressure between 0.9 and 5.1 MPa.  相似文献

ABSTRACT

The production of ferrous metal increased during the Roman Late Republican period, Principate and Empire. The direct bloomery process was used to extract the metal from its ores using slag-tapping and slag-pit furnaces. The fuel was charcoal and an air blast was introduced by bellows-operated tuyères. Iron formed as a bloom, often as a spongy mass of metal, which contained impurities from the smelting process, including unreacted ore, fuel, slag and fragments from the furnace walls, while the metal was often inhomogeneous with varied carbon contents. Blooms were either smithed directly into bars or ingots or they were broken up, which also allowed the removal of gross impurities and a selection of pieces with similar properties to be made. These could then be forge-welded together and formed into characteristically shaped ingots. Making steel in the furnace seems to have been achieved: it depended on the ore and the furnace and conditions within it. Surface carburization was also carried out. Iron and steel were used extensively in construction and for tools and weapons. Fire welding was often used to add pieces of steel to make the edges of tools and weapons, which could be heat-treated by quenching to harden them.  相似文献

Zusammenfassung Bei der Gestaltung von Ernteprozessen — beispielsweise des Prozesses Mähdrusch, Körnertransport und -abnahme — als transportverbundene Fließarbeitsverfahren mit mindestens zwei verschiedenen Arbeitsmitteln gibt es einen großen Optimierungsspielraum. Solche Prozesse sind mehrstufige Bedienungsprozesse mit gemischter Anordnung der Bedienungseinrichtungen. Außerdem besitzen sie stark ausgeprägte räumliche Aspekte. Es wird vor allem gezeigt, welche Merkmale solcher Prozesse in Simulationsmodellen abgebildet sein müssen, welche Zielgrößen in Abhängigkeit von welchen Einflußgrößen unter Berücksichtigung welcher Prozeßbedingungen ermittelt werden sollten und wie der Bewertungsprozeß zur Ermittlung der gewünschten Informationen gestaltet werden muß.  相似文献

In the present study a high‐boron high speed steel (HSS) roll material was designed. Many expensive alloy elements have been substituted by cheap boron alloy, and high‐boron high speed steel roll has been manufactured by centrifugal casting method. The microstructures, mechanical properties and wear resistance of centrifugal casting high‐boron high speed steel roll have been investigated by optical microscopy (OM), scanning electron microscopy (SEM), and X‐ray diffraction (XRD) analysis, hardness test, impact test and wear test. The results indicated that the solidification microstructures of high‐boron high speed steel roll consisted of M2(B,C), (W,Mo)2(B,C), M3(B,C), M23(B,C)6 type borocarbides and martensite, a small amount of retained austenite. Borocarbides were continuously distributed over the grain boundary. After quenching from 1050 °C, local broken network appeared in partial borocarbides, and fine secondary borocarbide precipitated from the matrix. After tempering from 525 °C, the amount of precipitated borocarbide increased significantly. After heat treatment, the hardness of high‐boron high speed steel roll excelled 60 HRC, and its impact toughness excelled 8.0 J/cm2. The single groove steel rolling amount of high‐boron high speed steel rolls increases by 500% than that of bainite cast iron roll, when the rolls are used in K1 mill housing of bar mill.  相似文献
