LaNiO3 (LNO) thin films were deposited on (1 0 0) MgO, SrTiO3 (STO) and LaAlO3 (LAO) crystal substrates by pulsed laser deposition (PLD) under 20 Pa oxygen pressure at different substrate temperatures from 450 to 750 °C. X-ray diffraction (XRD), ex situ reflection high energy electron diffraction (RHEED) and atomic force microscopy (AFM) were employed to characterize the crystal structure of LNO films. LNO films deposited on STO and LAO at a temperature range from 450 to 700 °C exhibit high (0 0 l) orientation. XRD ψ scans and RHEED observations indicate that LNO films could be epitaxially grown on these two substrates with cubic-on-cubic arrangement at a wide temperature range. LNO films deposited at 700 °C on MgO (1 0 0) substrate have the (l l 0) orientation, which was identified to be bicrystalline epitaxial growth. La2NiO4 phase appears in LNO films deposited at 750 °C on three substrates. The epitaxial LNO films were tested to be good metallic conductive layers by four-probe method.  相似文献

Large-scale and dense ZnO thin films with novel petal-like architectures were directly electrodeposited on the Au/ITO glass substrates from aqueous solution of Zn(NO3)2 and HMTA at a low temperature of 70 °C for the first time. Scanning electron microscopic (SEM) investigation revealed that the Au/ITO glass substrates are fully covered with densely distributed ZnO petal-like architectures. X-ray powder diffraction (XRD) pattern indicated that as-prepared unique films are highly crystalline and wurtzite hexagonal phase with extremely preferred orientation along [0001] direction. The optical band gap energy was found to be 3.85 eV for ZnO film with petal-like architectures on the Au/ITO substrate. Moreover, a strong and sharp ultraviolet (UV) emission at 386 nm but very weak defect-related deep level emission (DLE) in the room temperature photoluminescence (PL) spectrum also indicated that as-grown films are of good crystal quality. The possible growth mechanism for the novel petal-like architectures suggested that both the inherent highly anisotropic structure of ZnO and large lattice mismatch between ZnO and Au played crucial roles in determining final surface microstructures of the products.  相似文献

The Mn-doped ZnO (Zn1 − xMnxO) thin films with manganese compositions in the range of 0-8 at.% were deposited by radio-frequency (RF) magnetron sputtering on quartz glass substrates at room temperature (RT). The influence of Mn concentration on the structural, electrical and optical properties of Zn1 − xMnxO films has been investigated. X-ray diffraction (XRD) measurements reveal that all the films are single phase and have wurtzite structure with (002) c-axis orientation. The chemical states of Mn have been identified as the divalent state of Mn2+ ions in ZnO lattice. As the content of Mn increases, the c-lattice constant and the optical band gap of the films increase while the crystalline quality deteriorates gradually. Hall-effect measurements reveal that all the films are n-type and the conductivity of the films has a severe degradation with Mn content. It is also found that the intensity of RT photoluminescence spectra (PL) is suppressed and saturates with Mn doping.  相似文献

ZnO thin films were prepared by pulsed laser deposition (PLD) on glass substrates with growth temperature from room temperature (RT) to 500 °C. The effects of substrate temperature on the structural and optical properties of ZnO films have been investigated by X-ray diffraction (XRD), scanning electron microscopy (SEM), transmission spectra, and RT photoluminescence (PL) measurements. The results showed that crystalline and (0 0 2)-oriented ZnO films were obtained at all substrate temperatures. As the substrate temperature increased from RT to 500 °C, the ratio of grain size in height direction to that in the lateral direction gradually decreased. The same grain size in two directions was obtained at 200 °C, and the size was smallest in all samples, which may result in maximum Eg and E0 of the films. UV emission was observed only in the films grown at 200 °C, which is probably because the stoichiometry of ZnO films was improved at a suitable substrate temperature. It was suggested that the UV emission might be related to the stoichiometry in the ZnO film rather than the grain size of the thin film.  相似文献

ZnO thin films were prepared on quartz glass, Si (100), and sapphire (001) substrates by a chemical vapour transport (CVT) technique. During the growing processes, the source and substrate temperatures were maintained at 1000 °C and 600 °C, respectively. The scanning electron microscopy (SEM) and X-ray diffraction (XRD) measurements showed that the crystalline qualities of ZnO thin films were sensitively dependent on substrates. ZnO thin film deposited on sapphire substrate exhibited the best morphology with the largest crystallite size of more than 20 μm. Meanwhile, the XRD patterns showed that ZnO thin film deposited on sapphire substrate was strongly c-axis preferred-oriented with high crystalline quality. The optical properties of ZnO thin films were investigated by photoluminescence (PL) spectroscopy at room temperature (RT). The results suggested that the optical properties of ZnO thin films were highly influenced by their crystalline qualities and surface morphologies.  相似文献

Nb-doped ZnO films with (002) orientation have been grown on glass substrates by rf magnetron sputtering followed by vacuum annealing at 400°C for 3 h. The microstructures and surface figures of the Nbdoped ZnO films were investigated with X-ray diffraction (XRD) and scanning electron microscopy (SEM), respectively. And its optical and electrical properties were measured at room temperature using a four-point probe technique and 756-type spectrophotometer, respectively. X-ray diffraction (XRD) revealed that the films are highly textured along the c axis and perpendicular to the surface of the substrate. After annealing at 400°C for 180 min under vacuum, transmittance of about 90% in visible region for Nb doped ZnO films was confirmed by the optical transmission spectra, and the low resistivity of 5·47 × 10−3 Ω·cm was obtained.  相似文献

In order to assess the potential of zinc oxide (ZnO) in flexible electronics applications, we created continuous ZnO films on polymeric substrates for evaluation of structural and optical properties. Specifically, we have used pulsed laser deposition to deposit ZnO films with thickness of several microns on flexible free-standing polyimide substrates. A KrF excimer laser (248 nm) operated at fluences of 3.0-6.2 J/cm2 was used. ZnO films were deposited at temperatures between room temperature and 300 °C under O2 atmosphere at a pressure of 50 Pa. Good flexibility characterizes the obtained layers and X-ray diffraction measurements show that films present all reflections of hexagonal ZnO. We discuss luminescence measurements on the films in relation to the complex interface phenomena expected in our samples.  相似文献

Lanthanum nickel oxide (LaNiO3 or LNO) conducting thin films that could be used as electrodes for improving fatigue and aging properties of ferroelectric thin films were investigated. In this paper, LNO films were directly spin-coated onto SiO2/Si(1 0 0) substrates followed by thermal treatment in air and in oxygen. It was found that crack-free dense and uniform films with good crystallinity and medium grains were obtained, preferentially (1 0 0)-oriented LNO thin films could be formed at a lower annealing temperature of 550 °C and that with the increase in thermal annealing temperature the LNO thin film possessed better electrical properties especially at 750 °C. However, the LNO film displayed a structure transformation above 850 °C. A phenomenon was found that the first heat-treatment temperature and time played a key role to determine the crystallite size of LNO films. A subsequent deposition of a sol–gel derived Pb(Zr0.53Ti0.47)O3 (PZT53/47) thin film on the LNO-coated SiO2/Si(1 0 0) substrates was also found to have a (1 0 0)-oriented texture. Moreover, the Au/PZT/LNO capacitor was found to significantly improve the fatigue and the effects of the LNO electrodes to the fatigue were discussed.  相似文献

Zinc oxide (ZnO) films were grown on (11-20) sapphire substrates at 600 °C by atomic layer deposition (ALD) using diethylzinc (DEZn) and nitrous oxide (N2O). A ZnO buffer layer was deposited at low temperature (LT) prior to the growth of a bulk ZnO film for a typical growth run. In some cases, buffer-layer annealing or post-annealing treatments were employed to optimize ZnO growth. Based on the experimental results of X-ray diffractometry (XRD) and transmission electron microscopy (TEM), all the as-grown ZnO films were found to show c-axis preferred orientation with co-existence of <1-100>ZnO∥<1-100>sapphire and <11-20>ZnO∥<1-100>sapphire relationships in the (0001)ZnO/(11-20)sapphire hetero-interface. Typical room temperature (RT) photoluminescence (PL) spectrum of the as-grown ZnO film shows only near band edge (NBE) emissions without defect luminescence. ZnO films with improved quality were achieved by post-annealing or buffer-layer annealing treatments. In particular, buffer-layer annealing was found to improve the crystalline and optical properties of a ZnO film substantially.  相似文献

Three-layered ZnO films were deposited on Si substrates by radio-frequency magnetron sputtering using layer by layer growth method. The Raman scattering confocal analysis confirms that ZnO film quality is improving at increasing the number of ZnO layers at film deposition.Applied method of deposition was used to realize homoepitaxial growth of ZnO films on c-Al2O3, Si, SiNx/Si, glass and ITO/glass substrates. In order to improve the film quality we increased the number of deposition stages up to 5. X-ray diffraction (XRD), scanning electron microscopy (SEM) and transmittance measurements were used to testify the quality of grown five-layered ZnO films. XRD results showed that all five-layered ZnO films have (002) texture. The second order diffraction peak (004) on XRD spectra additionally testifies to the high quality of all five-layered ZnO films. SEM results demonstrated that no defects such as cracks and dislocations caused by interruption of deposition ZnO films were observed. Transmittance measurement results showed that ZnO films deposited on transparent substrates have abrupt absorption edge and high optical transmission in the visible region of the spectrum.  相似文献

采用溶胶-凝胶(sol—gel)旋涂法在载玻片上制备了不同A1掺杂量的Mg—Al共掺杂ZnO薄膜.在室温下利用X射线衍射仪(XRD)、扫描电子显微镜(SEM)和光致发光(PL)谱仪等手段分析了Mg—Al共掺杂Zn0薄膜的微结构、形貌和发光特性.XRD结果表明Mg.AI&掺杂zn0薄膜具有六角纤锌矿结构;随着Al掺杂量的增加,共掺杂薄膜呈C轴取向生长.由SEM照片可知薄膜表面形貌随Al掺杂量的增加由颗粒状结构向纳米棒状结构转变.透射光谱表明共掺杂薄膜在可见光区内的透射率大于50%,紫外吸收边发生蓝移.在室温下的PL谱表明Mg—Al共掺杂zn0薄膜的紫外发射峰向短波长方向移动:Al掺杂摩尔分数为1%和3%的Mg—Al共掺杂ZnO薄膜的可见发射峰分别为596nm的黄光和565nm的绿光.黄光主要与氧间隙有关,而绿光主要与氧空位有关.  相似文献

Polycrystalline LaNiO3/SrTiO3/Si(100) (LSS) conducting substrates were fabricated by pulsed laser deposition (PLD) technique. LSS substrate is a potential candidate for the multiferroic materials for use as bottom electrode. X-ray diffraction (XRD), field emission scanning electron microscopy (FE-SEM) equipped with EDX system, atomic force microscopy (AFM) and electrical resistivity were employed to characterize the films. Buffer layer SrTiO3 (STO) deposited at 700 °C resulted in dense, smooth and with crack free features. XRD studies confirmed bi-crystalline [(100), (110)] growth of STO on Si(100) substrate. Deposition of bottom electrode LaNiO3 (LNO) epitaxially followed the buffer layer. EDX analyses determined the chemical composition of the films. The role of oxygen partial pressure during deposition affecting the crystallinity and resistivity of the films was explored in detail. Atomic force microscopy revealed the atomic scale features of the films desirable for functional devices. Resistivity of the conducting film (LNO) was ∼10−4 Ω cm at room temperature. Thus it is demonstrated that LNO/STO/Si(100) is a suitable conducting substrate for growth of the multiferroic functional materials.  相似文献

Polycrystalline Al-doped ZnO films with good photoluminescence property were successfully deposited on quartz glass substrates by pulsed laser deposition (PLD) at room temperature. The films were obtained by ablating a metallic target (Zn:Al 3 wt%) at various laser energy densities (1.0-2.1 J/cm2) in oxygen atmosphere (9 Pa). The structure of the films was characterized by XRD. Ultraviolet photoluminescence centered at 359-361 nm was observed in the room temperature PL spectra of the Al-doped ZnO films.  相似文献

LaNiO3 (LNO) thin films were deposited by radio frequency magnetron sputtering on n-type Si (100) wafers at room temperature (RT). The as-sputtered LNO thin films were amorphous and had very high RT electrical resistivity even after post-annealing at 800 °C. The amorphous as-sputtered LNO films could be transformed to polycrystalline LNO films in rhombohedral phase by heating at 400 °C in an O2 atmosphere at pressure ranging from 1.5 to 8.0 MPa. Very low RT resistivity of LNO films were obtained by this high oxygen-pressure processing. The lowest value was as low as 1.09 × 10− 4 Ω cm by processing at oxygen pressure of 8 MPa. Such preparation of LNO thin films is compatible with the Si-based readout integrated circuits. Highly (100)-oriented perovskite structure of Pb(Zr0.52Ti0.48)O3 thin films was formed on this rhombohedral phase LNO, and good ferroelectricity could also be obtained on these HOPP-processed rhombohedral phase LNO films.  相似文献

GaN nanostructured materials have been obtained on Si(111) substrates by ammoniating the Ga2O3/ZnO films at different temperature in a quartz tube. X-ray diffraction (XRD), Scanning electron microscope (SEM), and photoluminescence (PL) are used to analyze the structure, morphology and optical properties of GaN nanostructured films. The results show that their properties are investigated particularly as a function of ammoniating temperature. The optimally ammoniating temperature of Ga2O3 layer is 950 °C for the growth of GaN nanorods. These nanorods are pure hexagonal GaN wurtzite structure with lengths of about several micrometers and diameters of about 200 nm, which is conducive to the application of nanodevices. Finally, the growth mechanism is also briefly discussed.  相似文献

Undoped and Ni doped zinc oxide (Ni–ZnO) thin films were prepared by a facile spray pyrolysis technique using perfume atomizer from aqueous solution of anhydrous zinc acetate (Zn(CH3COOH)2 and hexahydrated nickel chloride (NiCl2·6H2O) as sources of zinc and nickel, respectively. The films were deposited onto the amorphous glass substrates kept at (450 °C). The effect of the [Ni]/[Zn] ratio on the structural, morphological, optical and electrical properties of Ni doped ZnO thin film was studied. It was found from X-ray diffraction (XRD) analysis that both the undoped and Ni doped ZnO films were crystallized in the hexagonal structure with a preferred orientation of the crystallites along the [002] direction perpendicular to the substrate. The scanning electron microscopy (SEM) images showed a relatively dense surface structure composed of crystallites in the spherical form whose average size decreases when the [Ni]/[Zn] ratio increases. The optical study showed that all the films were highly transparent. The optical transmittance in the visible region varied between 75 and 85%, depending on the dopant concentrations. The variation of the band gap versus the [Ni]/[Zn] ratio showed that the energy gap decreases from 2.95 to 2.72 eV as the [Ni]/[Zn] ratio increases from 0 to 0.02 and then increases to reach 3.22 eV for [Ni]/[Zn] = 0.04. The films obtained with the [Ni]/[Zn] ratio = 0.02 showed minimum resistivity of 2 × 10−3 Ω cm at room temperature.  相似文献

Undoped zinc oxide (ZnO) thin films were deposited on microscopic glass substrates by a chemical technique known as ‘Successive Ionic Layer Adsorption and Reaction’. The technique involves multiple dipping of the substrates in an aqueous solution of sodium zincate kept at room temperature and deionized water kept near boiling point. The effect of multiple dipping is one of the important factors that determine the quality of film. Thin films of various thicknesses have been obtained by varying the number of dipping, while all other deposition parameters such as pH of the solution, molarity, reaction temperature, reaction time and annealing temperature were kept constant. The structural, surface morphology and optical properties of the ZnO thin films have been studied using X-ray diffraction (XRD), scanning electron microscope (SEM) and UV–Vis-spectrophotometer. XRD and SEM studies reveal that the grain size increases with the increase in number of dipping of the glass substrate. Optical spectra were recorded using UV–Vis spectrophotometer. The optical band gap of ZnO thin film was found to decrease with increase in the number of dipping.  相似文献

High quality transparent conductive ZnO thin films with various thicknesses were prepared by pulsed filtered cathodic vacuum arc deposition (PFCVAD) system on glass substrates at room temperature.The high quality of the ZnO thin films was verified by X-ray diffraction and optical measurements. XRD analysis revealed that all films had a strong ZnO (200) peak, indicating c-axis orientation. The ZnO thin films are very transparent (92%) in the near vis regions. For the ZnO thin films deposited at a pressure of 0.086 Pa (6.5 × 10−4 Torr) optical energy band gap decreased from 3.21 eV to 3.19 eV with increasing the thickness. Urbach tail energy also decreased as the film thickness increased.Spectral dependence of the photoconductivity was obtained from measurements of the samples deposited at various thicknesses. Photoconductivities were observed at energies lower than energy gap which indicates the existence of energy states in the forbidden gap. Photoconductivities of ZnO thin films increase with energy of the light and reach its maximum value at around 2.32 eV. Above this value surface recombination becomes dominant process and reduces the photocurrent. The photoconductivity increases with decreasing the film thickness.  相似文献

Photoluminescence (PL) properties of undoped ZnO thin films grown by rf magnetron sputtering on silicon substrates have been investigated. ZnO/Si substrates are characterized by Rutherford backscattering (RBS), X-ray diffraction (XRD), Fourier transform infrared (FTIR), and X-ray photoelectron spectroscopy (XPS). ZrO2 thin films have been deposited on ZnO using microwave plasma enhanced chemical vapour deposition at a low temperature (150°C). Using metal insulator semiconductor (MIS) capacitor structures, the reliability and the leakage current characteristics of ZrO2 films have been studied both at room and high temperatures. Schottky conduction mechanism is found to dominate the current conduction at a high temperature. Good electrical and reliability properties suggest the suitability of deposited ZrO2 thin films as an alternative as gate dielectric on ZnO/n-Si heterostructure for future device applications.  相似文献
