A low phase noise, heterojunction bipolar transistor (HBT) oscillator has been designed and fabricated for operation at X-band. The common emitter oscillator employs a high-Q dielectric resonator as the parallel feedback element between the base and collector terminals. Series capacitive feedback is used in the emitter to enhance the oscillator's negative output impedance. Single-sideband FM noise levels of -76 dBc/Hz and -102 dBc/Hz have been achieved at 1 kHz and 10 kHz frequency offsets, respectively, for an 11.06 GHz carrier frequency. This is one of the lowest phase noise levels ever reported for an X-band solid-state transistor oscillator.<>  相似文献

文章介绍了一种由MEMS圆盘谐振器和低噪声反馈电路构成的射频振荡器。MEMS谐振器具备高Q值,使得振荡器表现出良好的频率稳定性和低相位噪声。采用低成本的金锡键合工艺对双端口谐振器封装后,进一步提升了频率稳定性。低噪声电路由两级放大组成,在提供足够增益的情况下,提升了相位噪声性能。之后测试得到的相位噪声分别是在1 kHz 频偏处为-96 dBc/Hz,噪底 -128 dBc/Hz 。中期稳定性和阿伦方差的测试结果分别为±4 ppm和10 ppb。这些结果均表明,该振荡器在新一代无线通信中有广阔的应用前景。  相似文献

This letter presents a low phase noise 0.35-/spl mu/m CMOS push-push oscillator utilizing micromachined inductors. This oscillator results in an improvement in phase noise compared with the previously published Si-based voltage-controlled oscillators (VCOs) around 20GHz. With the high-Q inductors introduced by the micromachined structure, the oscillator achieves an oscillating frequency of 22.2GHz while exhibiting an output power of -7.5dBm with a phase noise of -110.1dBc/Hz at 1-MHz offset. This work also demonstrates the highest operating frequency among previously published Si-based VCOs using micromachined structures.  相似文献

An X-band tunable microwave low-phase noise planar oscillator employing a novel-fed dielectric resonator (DR) with a single transistor has been investigated and realized. A ZrSnTi oxide composite ceramic-based DR with dielectric permittivity of 95 enclosed in a metallic cavity with an unloaded Q factor of 5,000 at 10 GHz is proposed. The resonant frequency affinity with respect to geometric parameters is established by using the compensation technique based on dual negative conductance feedback, the outputs of which are combined via a Wilkinson power divider (WPD). The feedback parallel-coupled DR oscillator is incorporated into a laminate microwave board using the photolithographic technique. The oscillator includes a pseudomorphic low noise amplifier based on a high-electron-mobility transistor. Hence, the proposed oscillator with mechanic tuning is measured, and the results show that DR resonates at TE 01δ mode with frequency of 10 GHz. The measured phase noise of the oscillator is –81.03 dBc/Hz at a 100 kHz offset.  相似文献

The results of developing a K-band (24 GHz) push-push low phase noise transistor oscillator have been presented. This oscillator is stabilized by a rectangular resonant metallic cavity. The power level of output signal is ?9.5 dBm, the fundamental harmonic suppression is 21 dB. Single sideband (SSB) phase noise spectral density of ?98 dBc/Hz at 10 kHz and ?128 dBc/Hz at 100 kHz offset from the carrier frequency is at the level of dielectric resonator oscillators (DRO) scaled to the same frequency. The oscillator features a compact size, low cost quazi-planar design and it is built using commercially available off the shelf parts.  相似文献

This paper presents the application of a novel high-Q planar waveguide resonator for microwave oscillator design. The waveguide cavity is made in printed-circuit-board process, first using a routed cut followed by a plated via-through-hole. Measurements show that the oscillator stabilized by the resonator delivers an output power of 14 dBm at 15 GHz and a phase noise of -98 dBc/Hz at 100 kHz offset from the carrier, under 5-V single bias. Experiments indicate the predominance of the waveguide resonator by a 13-dB phase noise improvement at 100 kHz offset against the microstrip oscillator.  相似文献

A 6 GHz voltage controlled oscillator (VCO) optimized for power and noise performance was designed and characterized. This VCO was designed with the negative-resistance (Neg-R) method, utilizing an InGaP/GaAs hetero-junction bipolar transistor in the negative-resistance block. A proper output matching network and a high Q stripe line resonator were used to enhance output power and depress phase noise. Measured central frequency of the VCO was 6.008 GHz. The tuning range was more than 200 MHz. At the central frequency, an output power of 9.8 dBm and phase noise of -122.33 dBc/Hz at 1 MHz offset were achieved, the calculated RF to DC efficiency was about 14%, and the figure of merit was -179.2 dBc/Hz.  相似文献

A Ka-band monolithic microwave integrated circuit (MMIC) oscillator was implemented by using a coplanar waveguide photonic bandgap (PBG) resonator and a 0.1-/spl mu/m GaAs pseudomorphic high electron mobility transistor. A coplanar labyrinthine one-dimensional PBG resonator was used for reduction in MMIC size. The fabricated MMIC oscillator had an output power of 6.5dBm at 30.3GHz and a free-running phase noise of -80dBc/Hz at 100-kHz offset.  相似文献

The single-sideband phase noise of varactor tunable GaAs MESFET oscillators is investigated. Two oscillator circuits with different microstrip resonator circuits were designed and fabricated. Using a resonator consisting of coupled microstrip lines instead of a single microstrip line, which is a planar monolithically integrable structure, phase noise is reduced significantly because the quality factor is higher for the coupled resonator. The phase noise is calculated using a nonlinear time domain method, which solves the Langevin equations, describing the deterministic and stochastic behavior of an oscillator by perturbation methods. Calculated and measured phase noise agree within the accuracy of measurements. The very low phase noise of 95 dBc/Hz at 100 kHz offset frequency is achieved  相似文献

基于中科院微电子所的AlGaN/GaN HEMT工艺研制了一个X波段高功率混合集成压控振荡器(VCO)。电路采用源端调谐的负阻型结构,主谐振腔由开路微带和短路微带并联构成,实现高Q值设计。在偏置条件为VD=20V, VG=-1.9V, ID=150mA时,VCO在中心频率8.15 GHz处输出功率达到28 dBm,效率21%,相位噪声-85 dBc/Hz@100 KHz,-128 dBc/Hz@1 MHz。调谐电压0~5V时,调谐范围50 MHz。分析了器件闪烁噪声对GaN HEMT基振荡器相位噪声性能的主导作用。测试结果显示了AlGaN/GaN HEMT工艺在高功率低噪声微波频率源中的应用前景。  相似文献

为实现低相位噪声平面振荡器,对推-推振荡器的共用谐振器与相位噪声优化方法进行了研究。提出一种基于多环式开口谐振环的差分传输线,通过加载一对耦合谐振环的方式实现2个单元振荡器之间的弱耦合,提高了共用谐振器的频率选择特性。基于该结构设计并实现了一种X波段推-推振荡器,在设计中采用一种基于振荡器有源品质因子的相位噪声优化方法。测试结果表明:该振荡器在输出二次谐波9.52 GHz处的相位噪声为-115.48 dBc/Hz@100 kHz,基波抑制度达到-54.55 dBc。  相似文献

A Q-band 40-GHz GaN monolithic microwave integrated circuit voltage controlled oscillator (VCO) based on AlGaN/GaN high electron mobility transistor technology has been demonstrated. The GaN VCO delivered an output power of +25dBm with phase noise of -92dBc/Hz at 100-KHz offset, and -120dBc/Hz at 1-MHz offset. To the best of our knowledge, this represents the state-of-the-art for GaN VCOs in terms of frequency, output power, and phase noise performance. This work demonstrates the potential for the use of GaN technology for high frequency, high power, and low phase noise frequency sources for military and commercial applications.  相似文献

A low-power low-phase-noise 1.9-GHz RF oscillator is presented. The oscillator employs a single thin-film bulk acoustic wave resonator and was implemented in a standard 0.18-/spl mu/m CMOS process. This paper addresses design issues involved in codesigning micromachined resonators with CMOS circuitry to realize ultralow-power RF transceiver components. The oscillator achieves a phase-noise performance of -100 dBc/Hz at 10-kHz offset, -120 dBc/Hz at 100-kHz offset, and -140 dBc/Hz at 1-MHz offset. The startup time of the oscillator is less than 1 /spl mu/s. The oscillator core consumes 300 /spl mu/A from a 1-V supply.  相似文献

A 25-GHz monolithic voltage controlled oscillator (VCO) has been designed and fabricated in a commercial InGaP/GaAs heterojunction bipolar transistor (HBT) process. This balanced VCO has a novel topology using a feedback /spl pi/-network and a common-emitter transistor configuration. Ultra-low phase noise is achieved: -106 dBc/Hz and -130 dBc/Hz at 100kHz and 1-MHz offset frequency, respectively. To the authors' knowledge, this is the lowest phase noise achieved in a monolithic microwave integrated circuit (MMIC) VCO at such high frequency. The single-ended output power is -1 dBm. It can be tuned between 25.33GHz and 25.75GHz using the base-collector junction capacitor of the HBT as a varactor. The dc power consumption is 90mW for a 9-V supply. An excellent figure-of-merit of -195 dBc/Hz is obtained.  相似文献

The low-phase-noise GaInP/GaAs heterojunction bipolar transistor (HBT) quadrature voltage controlled oscillator (QVCO) using transformer-based superharmonic coupling topology is demonstrated for the first time. The fully integrated QVCO at 4.87GHz has phase noise of -131dBc/Hz at 1-MHz offset frequency, output power of -4dBm and the figure of merit (FOM) -198dBc/Hz. The state-of-the-art phase noise FOM is attributed to the superior GaInP/GaAs HBT low-frequency device noise and the high quality transformer formed on the GaAs semi-insulating substrate.  相似文献

Fully integrated 10-, 20-, and 40-GHz frequency sources are presented, which are implemented with a 0.18-/spl mu/m CMOS process. A 10-GHz quadrature voltage-controlled oscillator (QVCO) is designed to have output with a low dc level, which can be effectively followed by a frequency multiplier. The proposed multipliers generate signals of 20 and 40 GHz using the harmonics of the QVCO. To have more harmonic power, a frequency doubler with pinchoff clipping is used without any buffers or dc-level shifters. The QVCO has a low phase noise of -118.67 dBc/Hz at a 1-MHz offset frequency with a 1.8-V power supply. The transistor size effect on phase noise is investigated. The frequency doubler has a low phase noise of -111.67 dBc/Hz at a 1-MHz offset frequency is measured, which is 7 dB higher than a phase noise of the QVCO. The doubler can be tuned between 19.8-22 GHz and the output is -6.83 dBm. A fourth-order frequency multiplier, which is used to obtain 40-GHz outputs, shows a phase noise of -102.0 dBc/Hz at 1-MHz offset frequency with the output power of -18.0 dBm. A large tuning range of 39.3-43.67 GHz (10%) is observed.  相似文献

Hybrid YBa2Cu3O7-x superconductor/GaAs microwave oscillators have been designed, fabricated and characterized. The planar oscillators were built on a single 10 mm×10 mm LaAlO3 substrate. The active elements in the hybrid oscillators were GaAs MESFETs. A ring resonator was used to select and stabilize the frequency. A superconducting ring resonator had a loaded Q at 77 Kg which was 8 times larger than the loaded Q of a ring resonator fabricated out of copper. S-parameters of the GaAs FET were measured at cryogenic temperatures and used to design the oscillator which had a reflection mode configuration. The transmission lines, RF chokes and bias lines were all fabricated from YBa2Cu3 O7-x superconducting thin films. The performance of the oscillators was measured as a function of temperature. The rate of change of the frequency as a function of temperature was smaller for an oscillator patterned from a pulsed laser deposited film than for an oscillator patterned from a sputtered film. As a function of bias at 77 K, the best circuit had an output power of 11.5 dBm and a maximum efficiency of 11.7% The power of the second harmonic was 25 dB to 35 dB below that of the fundamental, for every circuit. At 77 K, the best phase noise of the superconducting oscillators was 68 dBc/Hz at an offset frequency of 10 kHz and less than -93 dBc/Hz at an offset frequency of 100 kHz. At an offset frequency of 10 kHz, the superconducting oscillator had 12 dB less phase noise than the copper oscillator at 77 K  相似文献

A new cavity coupling structure has been developed for low-phase noise oscillator applications. Unlike the conventional cavity coupling structures that show absorption at the resonant frequency, the new structure shows high reflection at resonance similar to dielectric resonators, making it suitable for the reflective oscillators. The fabricated cavity resonator showed a loaded Q-factor of 1200 and the X-band oscillator using the new resonator showed phase noise proper-ties of -57 and -83 dBc/Hz at 1 and 10 kHz offset, respectively. A 27 GHz cross-coupled LC voltage controlled oscillator (VCO) using a standard 0.13 mum CMOS technology is presented. The VCO using a high-Q LC resonator with a micro-strip inductor (mu-strip L) provides a phase noise of -113 dBc/Hz at a 1 MHz offset frequency. The figure - of-merit (FoM) is -194.6 dBc/Hz. To obtain high output power, it also uses a common source amplifier as a buffer and it shows the output power of -3.5 dBm at an oscillation frequency of 26.89 GHz. This is believed to be the lowest phase noise and FoM with the highest output power of a millimetre-wave VCO in CMOS technology.  相似文献
