Board-level drop impact testing is a useful way to characterize the drop durability of the different soldered assemblies onto the printed circuit board (PCB). The characterization process is critical to the lead-free (Pb-free) solders that are replacing lead-based (Pb-based) solders. In this study, drop impact solder joint reliability for plastic ball grid array (PBGA), very-thin quad flat no-lead (VQFN) and plastic quad flat pack (PQFP) packages was investigated for Pb-based (62Sn–36Pb–2Ag) and Pb-free (Sn–4Ag–0.5Cu) soldered assemblies onto different PCB surface finishes of OSP (organic solderability preservative) and ENIG (electroless nickel immersion gold). The Pb-free solder joints on ENIG finish revealed weaker drop reliability performance than the OSP finish. The formation of the brittle intermetallic compound (IMC) Cu–Ni–Sn has led to detrimental interfacial fracture of the PBGA solder joints. For both Pb-based and Pb-free solders onto OSP coated copper pad, the formation of Cu6Sn5 IMC resulted in different failure sites and modes. The failures migrated to the PCB copper traces and resin layers instead. The VQFN package is the most resistant to drop impact failures due to its small size and weight. The compliant leads of the PQFP are more resistant to drop failures compared to the PBGA solder joints.  相似文献

Due to today’s trend towards ‘green’ products, the environmentally conscious manufacturers are moving toward lead-free schemes for electronic devices and components. Nowadays the bumping process has become a branch of the infrastructure of flip chip bonding technology. However, the formation of excessively brittle intermetallic compound (IMC) between under bump metallurgy (UBM)/solder bump interface influences the strength of solder bumps within flip chips, and may create a package reliability issue. Based on the above reason, this study investigated the mechanical behavior of lead-free solder bumps affected by the solder/UBM IMC formation in the duration of isothermal aging. To attain the objective, the test vehicles of Sn–Ag (lead-free) and Sn–Pb solder bump systems designed in different solder volumes as well as UBM diameters were used to experimentally characterize their mechanical behavior. It is worth to mention that, to study the IMC growth mechanism and the mechanical behavior of a electroplated solder bump on a Ti/Cu/Ni UBM layer fabricated on a copper chip, the test vehicles are composed of, from bottom to top, a copper metal pad on silicon substrate, a Ti/Cu/Ni UBM layer and electroplated solder bumps. By way of metallurgical microscope and scanning-electron-microscope (SEM) observation, the interfacial microstructure of test vehicles was measured and analyzed. In addition, a bump shear test was utilized to determine the strength of solder bumps. Different shear displacement rates were selected to study the time-dependent failure mechanism of the solder bumps. The results indicated that after isothermal aging treatment at 150 °C for over 1000 h, the Sn–Ag solder revealed a better maintenance of bump strength than that of the Sn–Pb solder, and the Sn–Pb solder showed a higher IMC growth rate than that of Sn–Ag solder. In addition, it was concluded that the test vehicles of copper chip with the selected Ti/Cu/Ni UBMs showed good bump strength in both the Sn–Ag and Sn–Pb systems as the IMC grows. Furthermore, the study of shear displacement rate effect on the solder bump strength indicates that the analysis of bump strength versus thermal aging time should be identified as a qualitative analysis for solder bump strength determination rather than a quantitative one. In terms of the solder bump volume and the UBM size effects, neither the Sn–Ag nor the Sn–Pb solders showed any significant effect on the IMC growth rate.  相似文献

The interfacial reactions and ball shear properties of ball grid array (BGA) solder joints aged at 170 °C for up to 21 days were investigated with different displacement rates. Two different kinds of solders, Sn–37Pb and Sn–3.5Ag (all wt.%), and an electroplated Ni/Au BGA substrate were employed in this work. A continuous Ni3Sn4 intermetallic compound (IMC) layer was formed at the interfaces between both the Sn–37Pb and Sn–3.5Ag solders and the substrate during reflow. After aging, two different reaction layers, consisting of (AuxNi1−x)Sn4 IMC and Pb-rich phase, were additionally observed between the Sn–37Pb solder and the Ni3Sn4 IMC layer. The thicknesses of these interfacial reaction layers increased with increasing aging time. After reflow, all the fractures occurred inside the bulk solder. The fracture location of the Sn–37Pb solder joints was shifted toward the solder/Ni interface with increasing aging time and displacement rate, whereas the fracture of the Sn–3.5Ag solder joints mainly occurred inside the bulk solder, irrespective of the aging time and displacement rate. Consequently, the shear properties of the Sn–37Pb solder joints significantly decreased with increasing aging time, whereas those of the Sn–3.5Ag solder joints slightly decreased. The tendency toward brittle fracture of the Sn–37Pb solder joints was intensified with increasing displacement rate. The shear properties of the ductile solder joints increased with increasing displacement rate, while the displacement until fracture, deformation energy and displacement rate sensitivity of the brittle solder joints significantly decreased with increasing displacement rate.  相似文献

The effects of the fourth elements, i.e., Fe, Ni, Co, Mn and Ti, on microstructural features, undercooling characteristics, and monotonic tensile properties of Sn–3 wt.%Ag–0.5 wt.%Cu lead-free solder were investigated. All quaternary alloys basically form third intermetallic compounds in addition to fine Ag3Sn and Cu6Sn5 and exhibit improved solder structure. The precipitates of Sn–3Ag–0.5Cu (–0.1 wt.%X; X=Ni, Ti and Mn) alloy are very fine comparing with the other alloys. The effective elements for suppressing undercooling in solidification are Ti, Mn, Co and Ni. All quaternary bulk alloys exhibit similar or slightly larger tensile strengths; especially Mn and Ni can improve elongation without degrading strength. The interfacial phases of Sn–3Ag–0.5Cu (–0.1 wt.%X; X=Fe, Mn and Ti)/Cu joints are typical Cu6Sn5 scallops. Sn–3Ag–0.5Cu (–0.1 wt.%X; X=Ni and Co)/Cu joints form very fine Sn–Cu–Ni and Sn–Cu–Co scallops at interface. The Cu/Sn–3Ag–0.5Cu–0.1Ni/Cu joint exhibits improved tensile strength prior to thermal aging at 125 and 150 °C. The fracture surface of Cu/Sn–3Ag–0.5Cu/Cu joint exhibits mixture of ductile and brittle fractures, while Cu/Sn–3Ag–0.5Cu (–0.1X; X=Ni and Co)/Cu joints exhibit only brittle fracture at interface. The Sn–3Ag–0.5Cu–0.1Ni alloy is more reliable solder alloy with improved properties for all tests in the present work.  相似文献

The microstructures and shear strength of the interface between Sn–Zn lead-free solders and Au/Ni/Cu interface under thermal aging conditions was investigated. The intermetallic compounds (IMCs) at the interface between Sn–Zn solders and Au/Ni/Cu interface were analyzed by field emission scanning electron microscopy and transmission electron microscopy. The results showed the decrease in the shear strength of the interface with aging time and temperature. The solder ball with highly activated flux had about 8.2% increased shear strength than that with BGA/CSP flux. Imperfect wetting and many voids were observed in the fracture surface of the latter flux. The decreased shear strength was influenced by IMC growth and Zn grain coarsening. In the solder layer, Zn reacted with Au and then was transformed to the β-AuZn compound. Although AuZn grew first, three diffusion layers of γ-Ni5Zn21 compounds were formed after aging for 600 h at 150 °C. The layers divided by Ni5Zn21 (1), (2), and (3) were formed with the thickness of 0.7 μm, 4 μm, and 2 μm, respectively.  相似文献

This study investigates the wettability of several lead-free solders, including Sn, Sn−Ag, and Sn−Bi, on electroless Ni (EN) with various phosphorus content. The role of phosphorus on solder wettability is studied. Microstructure evolution in the lead-free solder/EN joint is investigated with the aid of electron probe microanalyzer (EPMA) to relate metallurgical reactions between the solder and the EN. The SN solder exhibits better wettability on EN, while the Si−Bi solder has a larger contact angle. Wettability degrades as the phosphorus content in EN decreases. The dependence of wetting angle on the phosphorous content can be attributed to the surface roughness and density of EN, along with the interfacial reaction between the solders and EN. An EPMA analysis reveals the presence of a Sn−Bi−Ni−P solid solution at the interface of solder/EN joints due to the interdiffusion of major constituent Ni and Sn. The interaction zone of the solid solution increases with increasing temperature. Wettability of Pb-free solders on EN degrades with the presence of NiO due to oxidation or the existence of Ni3P due to precipitation after annealing. For an adequate wetting behavior in the Sn (Sn−Bi, Sn−Ag)/EN joint, EN deposited with phosphorus contents in the range of 9 to 12 wt% is suggested.  相似文献

In this study, addition of Ag micro-particles with a content in the range between 0 and 4 wt.% to a Sn–Zn eutectic solder, were examined in order to understand the effect of Ag additions on the microstructural and mechanical properties as well as the thermal behavior of the composite solder formed. The shear strengths and the interfacial reactions of Sn–Zn micro-composite eutectic solders with Au/Ni/Cu ball grid array (BGA) pad metallizations were systematically investigated. Three distinct intermetallic compound (IMC) layers were formed at the solder interface of the Au/electrolytic Ni/Cu bond pads with the Sn–Zn composite alloys. The more Ag particles that were added to the Sn–Zn solder, the more Ag–Zn compound formed to thicken the uppermost IMC layer. The dissolved Ag–Zn IMCs formed in the bulk solder redeposited over the initially formed interfacial Au–Zn IMC layer, which prevented the whole IMC layer lifting-off from the pad surface. Cross-sectional studies of the interfaces were also conducted to correlate with the fracture surfaces.  相似文献

In flip chip technology, Al/Ni(V)/Cu under-bump metallization (UBM) is currently applicable for Pb-free solder, and Sn−Ag−Cu solder is a promising candidate to replace the conventional Sn−Pb solder. In this study, Sn-3.0Ag-(0.5 or 1.5)Cu solder bumps with Al/Ni(V)/Cu UBM after assembly and aging at 150°C were employed to investigate the elemental redistribution, and reaction mechanism between solders and UBMs. During assembly, the Cu layer in the Sn-3.0Ag-0.5Cu joint was completely dissolved into solders, while Ni(V) layer was dissolved and reacted with solders to form (Cu1−y,Niy)6Sn5 intermetallic compound (IMC). The (Cu1−y,Niy)6Sn5 IMC gradually grew with the rate constant of 4.63 × 10−8 cm/sec0.5 before 500 h aging had passed. After 500 h aging, the (Cu1−y,Niy)6Sn5 IMC dissolved with aging time. In contrast, for the Sn-3.0Ag-1.5Cu joint, only fractions of Cu layer were dissolved during assembly, and the remaining Cu layer reacted with solders to form Cu6Sn5 IMC. It was revealed that Ni in the Ni(V) layer was incorporated into the Cu6Sn5 IMC through slow solid-state diffusion, with most of the Ni(V) layer preserved. During the period of 2,000 h aging, the growth rate constant of (Cu1−y,Niy)6Sn5 IMC was down to 1.74 × 10−8 cm/sec0.5 in, the Sn-3.0Ag-1.5Cu joints. On the basis of metallurgical interaction, IMC morphology evolution, growth behavior of IMC, and Sn−Ag−Cu ternary isotherm, the interfacial reaction mechanism between Sn-3.0Ag-(0.5 or 1.5)Cu solder bump and Al/Ni(V)/Cu UBM was discussed and proposed.  相似文献

The growth of interfacial intermetallic compounds (IMC) between Pb-free and Pb-based solders with different surface finish (Cu and Ni/Au) metallization is a major concern for long-term solder joint reliability performance in electronic assemblies. The growth rate of the IMC layer can affect the solder joint reliability. Analysis of solid-state diffusion mechanism for the growth of IMC between solder-to-substrate interface for Pb-free and Pb-based solders subject to isothermal and thermal cycling aging were conducted. Experimental study of IMC layer growth between Sn3.8Ag0.7Cu and Ni/Au surface finish by isothermal aging versus thermal cycling (TC) aging was investigated to develop a framework for correlating IMC layer growth behavior. An integrated model for IMC growth was derived to describe the Ni-Cu-Sn IMC growth behavior subject to TC aging. Comparison of modeling and test results showed that IMC layer growth rate under TC aging was accelerated. It is noted that IMC layer growth study from various references showed different experimental data and growth kinetic parameters for both liquid-state and solid-state reactions.  相似文献

The shear strength of the under bump metallurgy (UBM) structure in both the high-melting solder bump and low-melting solder bump after aging were evaluated. Scanning electron microscopy and transmission electron microscopy were examined in the intermetallic compounds (IMCs) and bump joint profiles at the interface between solder and UBM. In 900 h aging experiments, the maximum shear strength of Sn–97wt.%Pb and Sn–37wt.%Pb decreased by 25% and 20%, respectively. The growth of Cu6Sn5 and Cu3Sn was ascertained by the aging treatment. The crack path changes from the interior of a solder to the IMC interface. Compare with the Cu–Sn IMC, the amount of Ni–Sn IMC was small. The Ni layer is considered as the diffusion barrier.  相似文献

The tensile strengths of bulk solders and joint couples of Sn-3.5Ag-0.5Cu, Sn-3.5Ag-0.07Ni, and Sn-3.5Ag-0.5Cu-0.07Ni-0.01Ge solders and the shear strengths of ball grid array (BGA) specimens, solder-ball-attached Cu/Ni/Au metallized substrates were investigated. The tensile strength of the bulk is degraded by thermal aging. The Ni-containing solder exhibits lower tensile strength than Sn-3.5Ag-0.5Cu after thermal aging. However, the Ni-containing solder joints show greater tensile strength than the Cu/Sn-3.5Ag-0.5Cu/Cu joint. Fracture of the solder joint occurs between the intermetallic compound (IMC) and the solder. The shear strength and fracture mechanism of BGA specimens are the same regardless of solder composition.  相似文献

Nano-sized, nonreacting, noncoarsening ZrO2 ceramic particles reinforced Sn–Ag–Cu composite solders were prepared by mechanically dispersing nano-particles into Sn–Ag–Cu solder and investigated their microstructure, kinetic analysis and mechanical properties i.e., shear strength, hardness and high temperature/mechanical damping characteristics. From microstructures evaluation, it was clear that composite solders containing ZrO2 ceramic nano-particles significantly impact on the formation of intermetallic compounds (IMCs) at their interfaces as well as refined microstructure in the solder ball regions. The growth behavior of IMCs layer at the interfaces in composite solders was lower than that of plain Sn–Ag–Cu solders. Moreover, after long time aging, some microcracks were clearly observed at the interface due to the formation of excessive IMC layer and softening nature of plain Sn–Ag–Cu solder joints.  相似文献

Several types of surface finishes have been applied on Cu substrates in an effort to facilitate bonding and improve the reliability of lead-free solder joints. In the current research, the effects of printed circuit board surface finishes on the reliability of the solder joints were investigated by examining the morphology and growth behavior of the intermetallic compounds (IMCs) between Sn-based solders and different surface finishes on Cu. Three types of Cu substrates with different surface finishes were fabricated in this study: organic solderability preservative (OSP)/Cu, Ni/Cu, and electroless nickel immersion gold (ENIG)/Cu. Sn-3.5Ag and Sn-3.0Ag-0.5Cu were used as the solders. In the experiment, the solder joint specimens were aged isothermally at 150°C for up to 1000 h. Experimental results revealed that the OSP surface finish promoted the interdiffusion between Cu and Sn during soldering. The composition and morphology of the IMC layer at the solder/Ni/Cu interface were sensitive to the Cu concentration in the solder. Meanwhile, the solder joints with different morphological features of the IMCs exhibited significant differences in shear strengths. The Au-containing ENIG surface finish affected the shear strength of the solder joint significantly at the initial stage of isothermal aging.  相似文献

Solid-state intermetallic compound (IMC) growth behavior plays an important role in solder joint reliability of electronic packaging assemblies. The morphology and growth of interfacial IMC compounds between 95.5Sn-3.8Ag-0.7Cu Pb-free solders and nickel/gold (Ni/Au) surface finish on BGA solder joint specimen is reported. Digital imaging techniques were employed in the measurement of the average IMC growth thickness. The IMC growth behavior subjected to isothermal aging exposure at 125°C, thermal cycling (TC), and thermal shock (TS) with upper soak temperatures of 125°C are compared. An equivalent isothermal aging time is proposed for comparison of IMC layer growth data. It was noted that IMC layer growth under thermal cycling and thermal shock aging gives an acceleration factor of 1.4 and 2.3 based on the equivalent isothermal aging time.  相似文献

SnPb-SnAgCu mixed solder joints with Sn-Pb soldering Sn-Ag-Cu Pb-free components are inevitably occurred in the high reliability applications. In this study, the interfacial behaviors in Sn-37Pb and Sn-3.0Ag-0.5Cu mixed solder joints was addressed and compared with Sn-37Pb solder joints and Sn-3.0Ag-0.5Cu solder joints with the influence from isothermal aging and electromigration. Considering the difference on the melting point between Sn-3.0Ag-0.5Cu and Sn-37Pb solder, two mixed solder joints: partial mixing and full mixing between Sn-Pb and Sn-Ag-Cu solders were reached with the peak reflowing temperature of 190 and 250 °C, respectively. During isothermal aging, the intermetallic compound (IMC) layer increased with aging time and its growth was diffusion controlled. There was also no obvious affect from the solder composition on IMC growth. After electromigration with the current density of 2.0 × 103 A/cm2, Sn-37Pb solder joints showed the shortest lifetime with the cracks observed at the cathode for the stressing time < 250 h. In Sn-3.0Ag-0.5Cu Pb-free solder joints, current stressing promoted the growth of IMC layer at the interfaces, but the growing rate of IMC at the anode interface was far faster than that at the cathode interface. Therefore, there existed an obvious polarity effect on IMC growth in Sn-Ag-Cu Pb-free solder joints. After Sn-37Pb was mixed with Sn-3.0Ag-0.5Cu Pb-free solder, whether the partial mixing or the full mixing between Sn-Pb and Sn-Ag-Cu can obviously depress both the crack formation at the cathode side and the IMC growth at the anode.  相似文献

The effects of the intermetallic compound (IMC) microstructure and the strain rate on the tensile strength and failure mode of Pb-free solder joints are investigated. The samples of Sn3.0Ag0.5Cu/Cu solder joints are aged isothermally at 150 °C for 0, 72, 288 and 500 h, and the thickness of the IMC layer and the roughness of the solder/IMC interface are measured and used to characterize the microstructure evolution of the IMC layer. The tensile tests of the aged solder joints are conducted under the strain rates of 2 × 10−4, 2 × 10−2 and 2 s−1. The results indicate that both the thickness and roughness of the IMC layer have influence on the strength and failure mode of the solder joint. With the increase of the aging time, the thickness of the IMC layer increases and the roughness of the solder/IMC interface decreases, as a result, the tensile strength of the solder joint decreases and the dominant failure mode migrates from the ductile fracture in the bulk solder to the brittle fracture in the IMC layer. There is a positive correlation between the tensile strength of the solder joint and the stain rate applied during the test. With the increase of the strain rate, the failure mode migrates from the ductile fracture in the bulk solder to the brittle fracture in the IMC layer.  相似文献

Using the screen-printed solder-bumping technique on the electroless plated Ni-P under-bump metallurgy (UBM) is potentially a good method because of cost effectiveness. As SnAgCu Pb-free solders become popular, demands for understanding of interfacial reactions between electroless Ni-P UBMs and Cu-containing Pb-free solder bumps are increasing. It was found that typical Ni-Sn reactions between the electroless Ni-P UBM and Sn-based solders were substantially changed by adding small amounts of Cu in Sn-based Pb-free solder alloys. In Cu-containing solder bumps, the (Cu,Ni)6Sn5 phase formed during initial reflow, followed by (Ni,Cu)3Sn4 phase formation during further reflow and aging. The Sn3.5Ag solder bumps showed a much faster electroless Ni-P UBM consumption rate than Cu-containing solder bumps: Sn4.0Ag0.5Cu and Sn0.7Cu. The initial formation of the (Cu,Ni)6Sn5 phase in SnAgCu and SnCu solders significantly reduced the consumption of the Ni-P UBM. The more Cu-containing solder showed slower consumption rate of the Ni-P UBM than the less Cu-containing solder below 300°C heat treatments. The growth rate of the (Cu,Ni)6Sn5 intermetallic compound (IMC) should be determined by substitution of Ni atoms into the Cu sublattice in the solid (Cu,Ni)6Sn5 IMC. The Cu contents in solder alloys only affected the total amount of the (Cu,Ni)6Sn5 IMC. More Cu-containing solders were recommended to reduce consumption of the Ni-based UBM. In addition, bump shear strength and failure analysis were performed using bump shear test.  相似文献

Multilayer ceramic capacitors (MLCCs) are known to experience flex cracking when subjected to bending stresses. An experimental study was conducted to determine the susceptibility to flex cracking of flexible- and standard-termination surface mount MLCCs assembled with lead-free or tin–lead solders and aged at two different temperatures for 200 h. Experimental results showed that MLCCs mounted on printed circuit boards with lead-free solder are less susceptible to flex cracking compared with MLCCs mounted on boards with eutectic tin–lead solder. Two factors which make capacitors assembled with lead-free solder less susceptible to flex cracking were discussed: the lower tensile stresses inside the capacitor body which are a result of the differing elastic–plastic mechanical properties of the solder, and the higher residual compressive stresses after solder reflow assembly which are a result of the higher solidification temperature for the Sn3.0Ag0.5Cu lead-free solder. Flexible-termination MLCCs showed much more resistance to flex cracking in comparison to standard-termination MLCCs assembled with both lead-free and tin–lead solders. Aging at elevated temperatures had little effect on flex cracking susceptibility of MLCCs assembled with tin–lead solder. For MLCCs assembled with lead-free solder, aging at 150 °C increased the susceptibility to flex cracking in comparison with un-aged MLCCs.  相似文献

The shear strength of ball-grid-array (BGA) solder joints on Cu bond pads was studied for Sn-Cu solder containing 0, 1.5, and 2.5 wt.% Cu, focusing on the effect of the microstructural changes of the bulk solder and the growth of intermetallic (IMC) layers during soldering at 270°C and aging at 150°C. The Cu additions in Sn solder enhanced both the IMC layer growth and the solder/IMC interface roughness during soldering but had insignificant effects during aging. Rapid Cu dissolution from the pad during reflow soldering resulted in a fine dispersion of Cu6Sn5 particles throughout the bulk solder in as-soldered joints even for the case of pure Sn solder, giving rise to a precipitation hardening of the bulk solder. The increased strength of the bulk solder caused the fracture mode of as-soldered joints to shift from the bulk solder to the solder/IMC layer as the IMC layer grew over a critical thickness about 1.2 m for all solders. The bulk solder strength decreased rapidly as the fine Cu6Sn5 precipitates coarsened during aging. As a consequence, regardless of the IMC layer thickness and the Cu content of the solders, the shear strength of BGA solder joints degraded significantly after 1 day of aging at 150°C and the shear fracture of aged joints occurred in the bulk solder. This suggests that small additions of Cu in Sn-based solders have an insignificant effect on the shear strength of BGA solderjoints, especially during system use at high temperatures.  相似文献
