Silicon oxide (SiOx) thin films have been deposited at a substrate temperature of 300 °C by inductively-coupled plasma chemical vapor deposition (ICP-CVD) using N2O/SiH4 plasma. The effect of N2O/SiH4 flow ratios on SiOx film properties and silicon surface passivation were investigated. Initially, the deposition rate increased up to the N2O/SiH4 flow ratio of 2/1, and then decreased with the further increase in N2O/SiH4 flow ratio. Silicon oxide films with refractive indices of 1.47-2.64 and high optical band-gap values (>3.3 eV) were obtained by varying the nitrous oxide to silane gas ratios. The measured density of the interface states for films was found to have minimum value of 4.3 × 1011 eV−1 cm−2. The simultaneous highest τeff and lowest density of interface states indicated that the formation of hydrogen bonds at the SiOx/c-Si interface played an important role in surface passivation of p-type silicon.  相似文献

Silicon dioxide films (SiO2), deposited at room temperature by electron cyclotron resonance (ECR) plasma reactor from a gas phase combination of O2, SiH4 and He, present excellent structural and electrical properties. However, when fabricating field effect devices it is also crucial to minimize the defect density at the semiconductor/insulator interface. We show that the interface state density, investigated in Al/SiO2/Si MOS capacitors, can be substantially reduced performing post-deposition annealing. In particular we studied the effects of annealing temperature and time in different gas ambient: vacuum, nitrogen and forming gas (5% H2 + N2). We found that interface state passivation mainly occurs when thermal annealing is performed after Al-contact deposition and that it is quite insensitive to the annealing atmosphere. The present results clearly suggest that the hydrogen passivation mechanism is driven by the H-containing species present in the film and a possible mechanism to explain the results is proposed.  相似文献

Films prepared by radiofrequency pulsed plasma enhanced chemical vapor deposition from a mixture of silane (SiH4) and nitrous oxide (N2O) were studied. Variation of operating conditions (flow rate, deposition temperature ...) resulted in films with chemical compositions changing from hydrogenated silicon oxynitride (SiOxNy:H) to silicon oxide (SiOx:H). Infrared and Rutherford backscattering spectroscopy studies of the as-deposited films revealed different SiOx arrangements disturbed by Si-N bonds and H-Si ≡ Si(3 − x)Ox clusters depending on the substrate temperature and the N2O/SiH4 ratio. For films obtained using low N2O/SiH4 rations and annealed at temperature higher than 1273 K, Raman spectroscopy and microscopy analyses revealed the presence of silicon nanocrystals embedded in a matrix containing Si, O, and N. Spectroscopic ellipsometry revealed the presence of silicon nanocrystals along with two other amorphous phases (SiOxNy and SiO2) in annealed samples. The electrical characteristics of annealed films obtained from capacitance-voltage measurements indicated a stable charge trapping in ultra-thin SiOxNy layers. These preliminary results suggest that Si-nc containing silicon oxynitride layers can be potential candidates to be used in the floating gate fabrication of memory devices.  相似文献

Large area Ba1 − xSrxTiO3 (BST) thin films with x = 0.4 or x = 0.5 were deposited on 75 mm diameter Si wafers in a pulsed laser deposition (PLD) chamber enabling full-wafer device fabrication using standard lithography. The deposition conditions were re-optimized for large PLD chambers to obtain uniform film thickness, grain size, crystal structure, orientation, and dielectric properties of BST films. X-ray diffraction and microstructural analyses on the BST films grown on Pt/Au/Ti electrodes deposited on SiO2/Si wafers revealed films with (110) preferred orientation with a grain size < 100 nm. An area map of the thickness and crystal orientation of a BST film deposited on SiO2/Si wafer also showed (110) preferred orientation with a film thickness variation < 6%. Large area BST films were found to have a high dielectric tunability of 76% at an electric field of 400 kV/cm and dielectric loss tangent below 0.03 at microwave frequencies up to 20 GHz and a commutation quality factor of ~ 4200.  相似文献

Lanthanum titanium oxynitride (LaTiOxNy) thin films are studied with respect to their dielectric properties in low and high frequencies. Thin films are deposited by radio frequency magnetron sputtering on different substrates. Effects of nitrogen content and crystalline quality on dielectric properties are investigated. In low-frequency range, textured LaTiOxNy thin films deposited on conductive single crystal Nb-STO show a dielectric constant ε′ ≈ 140 with low losses tanδ = 0.012 at 100 kHz. For the LaTiOxNy polycrystalline films deposited on conductive silicon substrates with platinum (Pt/Ti/SiO2/Si), the tunability reached up to 57% for a weak electric field of 50 kV/cm. In high-frequency range, epitaxial LaTiOxNy films deposited on MgO substrate present a high dielectric constant with low losses (ε′ ≈ 170, tanδ = 0.011, 12 GHz).  相似文献

Polycrystalline p-type CuxO films were deposited after the growth of HfO2 dielectric on Si substrate by pulsed laser deposition, and CuxO metal-oxide-semiconductor (MOS) capacitors with HfO2/SiO2 stack gate dielectric were primarily fabricated and investigated. X-ray diffraction and X-ray photoelectron spectroscopy were applied to analyze crystalline structure and Cu+/Cu2+ ratios of CuxO films respectively. SiO2 interlayer formed between the high-κ dielectric and substrate was estimated by the transmission electron microscope. Results of electrical characteristic measurement indicate that the permittivity of HfO2 is about 22, and the gate leakage current density of MOS capacitor with 11.3 nm HfO2/SiO2 stack dielectrics is ∼ 104 A/cm2. Results also show that the annealing in N2 can improve the quality of CuxO/HfO2 interface and thus reduce the gate leakage density.  相似文献

We investigated the effects of post-deposition cooling conditions on the surface morphologies and dielectric properties of CaCu3Ti4O12 (CCTO) thin films grown by pulsed-laser deposition on Pt/TiO2/SiO2/Si substrates. CCTO thin films cooled under the typical cooling parameters, i.e., slow cooling (3 °C/min) at high oxygen pressure (66 kPa) showed a severe segregation of nanoparticles near the grain boundaries, which was identified to be copper oxide from electron probe micro analyzer mapping. On the other hand, we could not observe any segregation on the film surface when the samples were cooled fast (∼ 20 °C/min) at relatively low oxygen pressure (100 Pa). The dielectric constant, εr, of CCTO thin films deposited at 750 °C with severe surface segregation (εr ∼ 750 at 10 kHz) was found to be much lower than that (εr ∼ 2000 at 10 kHz) of CCTO thin films with smooth surface. As the copper-oxide segregation becomes more serious, which preferentially occurs at relatively high ambient oxygen pressure and temperature, the degradation in the dielectric properties of CCTO films becomes larger. The variation of dielectric constant of CCTO films with no copper-oxide segregation could be related to the presence of an impurity phase at grain boundaries.  相似文献

In this study, nanocomposite material consisting of silicon suboxide (SiOx) film embedded with gold nanoparticles (Au NPs) was synthesized using hybrid technique combining hot wire evaporation and plasma enhanced chemical vapour deposition (PECVD) method. As prepared Au/SiOx films were rapid thermal annealed at constant temperature of 800 °C for different annealing times from 30 to 120 s. The use of tungsten filament for Au evaporation allowed the effective reduction of the silicon content. Depth profiling analysis confirmed the embedded in structure of Au/SiOx film. FESEM, UV/VIS/NIR and PL spectroscopy were utilized to study the structural and optical properties of annealed Au/SiOx film for different times. Embedded Au NPs diffused towards the surface of SiOx film agglomerate and increased in size with an increase in annealing time. Localized surface plasmon resonance (LSPR) peak induced by Au NPs in SiOx, which is dependent on annealing time, was clearly observed in optical spectra. Intensity and position of the PL peak located at 580 nm experienced a decrease and red-shift, as annealing time increased.  相似文献

ZnO thin films were deposited on glass substrates at room temperature (RT) ∼500 °C by pulsed laser deposition (PLD) technique and then were annealed at 150-450 °C in air. The effects of annealing temperature on the microstructure and optical properties of the thin films deposited at each substrate temperature were investigated by XRD, SEM, transmittance spectra, and photoluminescence (PL). The results showed that the c-axis orientation of ZnO thin films was not destroyed by annealing treatments; the grain size increased and stress relaxed for the films deposited at 200-500 °C, and thin films densified for the films deposited at RT with increasing annealing temperature. The transmittance spectra indicated that Eg of thin films showed a decreased trend with annealing temperature. From the PL measurements, there was a general trend, that is UV emission enhanced with lower annealing temperature and disappeared at higher annealing temperature for the films deposited at 200-500 °C; no UV emission was observed for the films deposited at RT regardless of annealing treatment. Improvement of grain size and stoichiometric ratio with annealing temperature can be attributed to the enhancement of UV emission, but the adsorbed oxygen species on the surface and grain boundary of films are thought to contribute the annihilation of UV emission. It seems that annealing at lower temperature in air is an effective method to improve the UV emission for thin films deposited on glass substrate at substrate temperature above RT.  相似文献

The crystallization and orientation of chemical vapor-deposited copper films were investigated by means of X-ray diffraction. The ratios of Cu (1 1 1) peak intensity to Cu (2 0 0) [I(1 1 1)/I(2 0 0)] of the film deposited at different temperatures were plotted as a function of temperature. Then it can be found that the ratio of I(1 1 1)/I(2 0 0) increased with the deposition temperature, and 400 °C is the best one for electromigration when the films are grown in diluting N2, and/or annealing by N2 or by H2. In addition, the morphology of copper films was characterized by atomic force microscopy, and it was found that the smoothness of the films grown in diluting N2 and/or annealing by N2 are improved, while the films annealing by H2 have no significant changes.  相似文献

In this work, Silicon Carbon Nitride (Si-C-N) thin films were deposited by Hot Wire Chemical Vapour Deposition (HWCVD) technique from a gas mixture of silane (SiH4), methane (CH4) and nitrogen (N2). Six sets of Si-C-N thin films were produced and studied. The component gas flow rate ratio (SiH4:CH4:N2) was kept constant for all film samples. The total gas flow-rate (SiH4 + CH4 + N2) was changed for each set of films resulting in different total gas pressure which represented the deposition pressure for each of these films ranging from 40 to 100 Pa. The effects of deposition pressure on the chemical bonding, elemental composition and optical properties of the Si-C-N were studied using Fourier transform infrared (FTIR) spectroscopy, Auger Electron Spectroscopy (AES) and optical transmission spectroscopy respectively. This work shows that the films are silicon rich and multi-phase in structure showing significant presence of hydrogenated amorphous silicon (a-Si:H) phase, amorphous silicon carbide (a-SiC), and amorphous silicon nitride (a-SiN) phases with Si-C being the most dominant. Below 85 Pa, carbon content is low, and the films are more a-Si:H like. At 85 Pa and above, the films become more Si-C like as carbon content is much higher and carbon incorporation influences the optical properties of the films. The properties clearly indicated that the films underwent a transition between two dominant phases and were dependent on pressure.  相似文献

Ion beam deposited hydrogenated undoped as well as SiOx (SiOx + N2, SiOx + Ar) doped DLC thin films were deposited and evaluated as possible anti-adhesive layers for nanoimprint lithography. Film surface contact angle with water was investigated as a measure of the surface free energy and anti-sticking properties. Contact angle of the DLC films was independent of SiOx doping and ion beam energy. Air-annealing resistance in terms of the contact angle with water of the synthesized diamond like carbon films was investigated. Optical transmittance spectra of the DLC films in UV-VIS range were measured to investigate it as possible anti-sticking layers for UV imprint lithography applications. DLC films with the most promising combination of the UV absorption and anti-sticking properties were revealed. Preliminary imprint tests with uncoated and thin DLC film coated hot imprint stamps were performed.  相似文献

In microwave tunable devices, one of the major challenges encountered is the simultaneous minimization of the material's dielectric loss and maximization of dielectric tunability. In this work, Ba0.6Sr0.4TiO3 thin film with the thickness of 300 nm was deposited on Pt/SiO2/Si substrates using radio-frequency magnetron sputtering technique, and its dielectric properties were investigated. Due to the high temperature annealing process at substrate temperature of 600 °C, well-crystallized Ba0.6Sr0.4TiO3 film was deposited. The dielectric constant and dielectric loss of the film at 100 kHz are 300 and 0.033, respectively. Due to the good crystallinity of the Ba0.6Sr0.4TiO3 films deposited by radio-frequency magnetron sputtering, high dielectric tunability up to 38.3% is achieved at a low voltage of 4.5 V.  相似文献

Silicon nitride thin films for use as passivation layers in solar cells and organic electronics or as gate dielectrics in thin-film transistors were deposited by the Hot-wire chemical vapor deposition technique at a high deposition rate (1-3 ?/s) and at low substrate temperature. Films were deposited using NH3/SiH4 flow rate ratios between 1 and 70 and substrate temperatures of 100 °C and 250 °C. For NH3/SiH4 ratios between 40 and 70, highly transparent (T ~ 90%), dense films (2.56-2.74 g/cm3) with good dielectric properties and refractive index between 1.93 and 2.08 were deposited on glass substrates. Etch rates in BHF of 2.7 ?/s and < 0.5 ?/s were obtained for films deposited at 100 °C and 250 °C, respectively. Films deposited at both substrate temperatures showed electrical conductivity ~ 10− 14 Ω− 1 cm− 1 and breakdown fields > 10 MV cm− 1.  相似文献

The vanadium tungsten oxide thin films deposited on Pt/Ti/SiO2/Si substrates by RF sputtering exhibited good TCR and dielectric properties. The dependence of crystallization and electrical properties are related to the grain size of V1.85W0.15O5 thin films with different annealing temperatures. It was found that the dielectric properties and TCR properties of V1.85W0.15O5 thin films were strongly dependent upon the annealing temperature. The dielectric constants of the V1.85W0.15O5 thin films annealed at 400 °C were 44, with a dielectric loss of 0.83%. The TCR values of the V1.85W0.15O5 thin films annealed at 400 °C were about −3.45%/K.  相似文献

Hydrogenated films of silicon nitride (SiNx:H) is commonly used as an antireflection coating as well as passivation layer in crystalline silicon solar cell. SiNx:H films deposited at different conditions in Plasma Enhanced Chemical Vapor Deposition (PECVD) reactor were investigated by varying annealing condition in infrared (IR) heated belt furnace to find the optimized condition for the application in silicon solar cells. By varying the gases ratio (R = NH3/SiH4 + NH3) during deposition, the SiNx:H films of refractive indices 1.85-2.45 were obtained. Despite the poor deposition rate, the silicon wafer with SiNx:H film deposited at 450 °C showed the best effective minority carrier lifetime. The film deposited with the gases ratio of 0.57 shows the best peak of carrier lifetime at the annealing temperature of 800 °C. The single crystalline silicon solar cells fabricated in conventional industrial production line applying the optimized film deposition and annealing conditions on large area substrates (125 mm × 125 mm) were found to have the conversion efficiencies as high as 17.05 %. Low cost and high efficiency single crystalline silicon solar cells fabrication sequence employed in this study has also been reported in this paper.  相似文献

Organosilicon film and SiOx-like film are deposited on titanium alloy (Ti6Al4V) surfaces by atmospheric pressure (~ 105 Pa) dielectric barrier discharge to improve its corrosion resistance in Hanks solution. Hexamethyldisiloxane (HMDSO) is used to be the chemical precursor. The organosilicon film deposited in Ar/HMDSO system has high growth rate (75 nm/min) and low surface roughness (3 nm), while the SiOx-like film deposited in Ar/O2/HMDSO system has lower growth rate (35 nm/min) and slightly higher surface roughness (9 nm). The potentiodynamic polarization tests show that both the two siloxane films coated Ti6Al4V samples have more positive corrosion potential and one order of magnitude lower corrosion current density than the substrate, indicating the corrosion resistance of Ti6Al4V can be improved by depositing siloxane film on its surface. In particular, as the surface is more compact and cross-linked, the SiOx-like film has better corrosion resistance than the organosilicon film.  相似文献

Metal-insulator-metal (MIM) capacitors with excellent electrical properties have been fabricated using high-κ TaAlOx-based dielectrics. TaAlOx films having thickness of 11.5-26.0 nm, with equivalent oxide thickness (EOT) of ~ 2.3-5.3 nm were deposited on top of Au/SiO2 (180 nm)/Si (100) structures by radio frequency magnetron co-sputtering of Ta2O5 and Al2O3 targets. The surface chemical states of the as-deposited TaAlOx films were characterized by high-resolution X-ray photoelectron spectroscopy. The crystallinity of the TaAlOx films for various post-deposition annealing treatments was characterized by grazing incident X-ray diffraction, which reveals that an amorphous phase is still retained for rapid thermal annealing up to 500 °C. Besides a high capacitance density (~ 5.4 to 6.6 fF/μm2 at 1 kHz), a low value of voltage coefficients of capacitance and a stable temperature coefficient of capacitance have also been obtained in MIM capacitors with TaAlOx films. Degradation phenomenon of TaAlOx-based MIM capacitors under constant current stressing at 20 nA is found to be strongly dependent on dielectric thickness. It is shown that Al-incorporated Ta2O5 (TaAlOx) films with high band gap and good thermal stability, low leakage current and good voltage linearity make it one of the most promising candidates for metal-insulator-metal capacitor applications.  相似文献

Multilayer lithium tantalate thin films were deposited on Pt-Si [Si(111)/SiO2/TiO2/Pt(111)] substrates by sol-gel process. The films were annealed at different annealing temperatures (300, 450 and 650 °C) for 15 min. The films are polycrystalline at 650 °C and at other annealing conditions below 650 °C the films are in amorphous state. The films were characterized using X-ray diffraction, atomic force microscopy (AFM) and Raman spectroscopy. The AFM of images show the formation of nanograins of uniform size (50 nm) at 650 °C. These polycrystalline films exhibit spontaneous polarization of 1.5 μC/cm2 at an application of 100 kV/cm. The dielectric constant of multilayer film is very small (6.4 at 10 kHz) as compared to that of single crystal.  相似文献

Low refractive index silicon oxide films were deposited using atmospheric-pressure He/SiH4/CO2 plasma excited by a 150-MHz very high-frequency power. Significant increase in deposition rate at room temperature could prevent the formation of dense SiO2 network, decreasing refractive index of the resulting film effectively. As a result, a silicon oxide film with the lowest refractive index, n = 1.24 at 632.8 nm, was obtained with a very high deposition rate of 235 nm/s. The reflectance and transmittance spectra showed that the low refractive index film functioned as a quarter-wave anti-reflection coating of a glass substrate.  相似文献
