本文选择了适于单片微波集成的移相器设计方案,使用砷化钾(GaAs)0.5μm高电子迁移率晶体管(HEMT)工艺原型,经微波电路、电场仿真,设计出五位移相器,并试制了180°位样片。试制样品尺寸1.5×1.0mm2,测试结果性能良好,在2.5~5.0GHz带宽内,移相起伏小于10;°在2.6~3.5GHz带宽内,移相起伏小于5°,同设计仿真结果基本吻合。  相似文献

The design, fabrication, and characterization of a fully monolithic FET digital phase-shifter circuit is described. The circuit is designed around a unique dual-gate FET structure operating as a switchable single-pole, double-throw amplifier. Each 2.5 X 3.0-mm chip has one bit (e.g., 22.5°, 90°, etc.) of phase control. The circuit, which includes all dc bypass circuitry on-chip, features thin-film lumped element capacitors and inductors, air-bridge crossovers and interconnects, via-hole frontside grounding, and integral beam leads. The fabrication of these elements is described in some detail. The phase-shifter circuit gives a peak gain of 3 dB across a 10-percent bandwidth in X-band. A method of achieving continuous phase and amplitude control using a 90° bit chip is described. Finally, phase performance of a four-bit digital phase shifter realized by cascading four monolithic active phase-shifter chips is reported.  相似文献

设计并制作了X波段五位GaAs MMIC(微波单片集成电路)数字移相器,采用MESFET作为开关元件,五个移相位线性级联布置。在9~10GHz的频率范围内,用HP-8510网络分析仪测试得到的微波性能表明:移相器的插入损耗为(7.2±1)dB,RMS(均方根)相位误差小于5°,回波损耗优于-13dB。  相似文献

南京电子器件研究所最近研究出一种新颖的多倍频程GaAsMMIC五位数字移相器,初步获得了优异性能。五位数字移相器中每一位均采用了新颖的宽带移相电路拓扑,设计中动用了独到的CAD优化技巧,并借助于南京电子器件研究所Φ76mmMMIC工艺线电路模型参数提取系统获取电路模型参数和采用电路模型参数比例缩放技术。芯片制造采用MMIC标准离子注入圆片工艺制造技术和工艺监控(PCM)技术以保证高的成品率和一致性。芯片采用了多重钝化保护技术以保证在微波多芯片模块(MMCM)组装使用中的高可靠性。芯片尺寸为:4.2mm×2.98mm×0.1mm,输入/输出端…  相似文献

Monolithic integrated circuits have been developed on semi-insulating GaAs substrates for millimeter-wave balanced mixers. The GaAs chip is used as a suspended stripline in a cross-bar mixer circuit. A double sideband noise figure of 4.5 dB has been achieved with a monolithic GaAs balanced mixer filter chip over a 30- to 32-GHz frequency range. A monolithic GaAs balanced mixer chip has also been optimized and combined with a hybrid MIC IF preamplifier in a planar package with significant improvement in RF bandwidth and reduction in chip size. A double sideband noise figure of less than 6 dB has been achieved over a 31- to 39-GHz frequency range with a GaAs chip size of only 0.5x0.43 in. This includes the contribution of a 1.5-dB noise figure due to if preamplifier (5-500 MHz).  相似文献

X-band GaAs monolithic passive phase shifter with 22.5°, 45°, 90°, and 180° phase bits are developed using FET switches. By cascading all four bits, a four-bit digital phase shifter with 5.1+-0.6-dB insertion loss is realized on a single 6.4 x 7.9 x 0.1-mm chip.  相似文献

A GaAs monolithic Ku-band analog phase shifter integrating 90° branch line coupler with planar varactor diodes has been fabricated for the first time. A phase shift of 109° +- 3° with an insertion loss of 1.8+-0.3 dB was measured from 16 to 18 GHz. A 360° phase shifter with 4.2+-0.9 dB insertion loss was realized in the same frequency range by connecting three phase-shifter chips in series. To our knowledge, this is the lowest insertion loss obtained by a 360° Ku-band phase shifter using monolithic circuits. In addition, hyperabrupt varactors using nonuniform doping profiles increased the phase shift by more than 30° and produced a more linear dependence of phase shift on control voltage.  相似文献

面向现代通信及相控阵雷达领域的需求,设计了一种移相间隔为22.5°的Ka波段4位开关线型射频MEMS移相器。主要对实现移相功能的四个移相单元进行了设计,采用台阶补偿技术优化移相单元上下通路分工选通,以提供最佳的阻抗匹配;采用直角转角结构,设计了可提高CPW直角性能的延迟线,并对应用该延迟线的4位开关线型移相器进行了总体设计。用HFSS进行建模仿真,结果表明,在0~40 GHz工作频段内,16个状态的插入损耗均小于2.15 dB,回波损耗均大于19.18 dB,驻波比均小于1.25,在40 GHz频点处的相移误差在1.57°以内,整体尺寸为10 mm2。  相似文献

利用0.25 μm GaAs PHEMT工艺设计并制作了一种Ka波段低噪声放大器芯片.提出了适用于低噪声放大器的PHEMT器件特征.电路采用四级级联结构.利用微带电路实现输入、输出和级间匹配.通过对电路增益、噪声系数和驻波比等指标进行多目标优化,确定了器件参数.该放大器测试结果为:26.5~36 GHz频段内增益大于20 dB;多数测试点噪声系数小于3 dB,其中34 GHz频点噪声仅为1.94 dB;芯片面积2.88 mm×1 mm.  相似文献

A GaAs slow-wave variable phase shifter has been investigated at 4.2, 77, and 300 K ambient temperatures over the 2-18-GHz frequency range. Differential phase shift Delta Theta has been measured and presented as a set of curves parameterized in terms of temperature covering the entire frequency range. Analytical explanations are provided for the phase shift Theta and insertion loss L behavior as functions of temperature, frequency, and bias voltage. The Schottky microstrip line resistivity ratio at 77 K is found to vary between 4 and 6 over the frequency range studied, giving about a 5:1 reduction in resistivity (or a 2:1 reduction in L) by going to liquid nitrogen temperature.  相似文献

A high-speed, low-power prescaler and phase frequency comparator (PFC) IC for a phase-lock stable oscillator was designed and fabricated on a single chip using GaAs MESFET BFL circuitry. The gate width of the master-slave T-type flip-flops used in designing the 1/32 frequency divider prescaler was determined by circuit simulations. The fabricated 1/32 prescaler operated up to 8.0 GHz while the fabricated monolithic prescaler and PFC IC performed stable division, and phase and frequency comparison at input frequencies up to 4.8 GHz with a chip power dissipation of only 715 mW.  相似文献

A broadband doubly balanced monolithic ring mixer with a new intermediate frequency (IF) signal extraction method implemented by 0.15 mum pHEMT process is presented. The hybrid couplers of the proposed mixer consist of multiple coupled lines and fourfold coupled line Marchand baluns. The use of multiple coupled lines leads to a die size less than 1 times 1 mm2 and improves the bandwidth of the mixer. The novel fourfold coupled line allows the extraction of the IF signal directly without any extra low pass filter circuits. The mixer exhibited 8-13 dB conversion loss, high radio frequency/local oscillation isolation of 35-50 dB over 16-40 GHz and an input 1-dB compression point of 14 dBm.  相似文献
