As the effective channel length of conventional MOSFET's approaches the sub-0.1 μm regime, further downscaling of integrated circuits may require new transistor structures. In this paper we propose a new tunneling field-effect transistor. According to its new operating principle, the tunneling current between two terminals is strongly modulated by the bias applied to the third terminal. Different from the planar structure of MOSFET's, the three terminals of this transistor are vertically stacked up. This new tunneling transistor is free of the short-channel effects, and its lateral dimension can in principle be scaled down to nanometers. A new on-chip non-invasive integrated current sensing, compatible with standard CMOS technology, has been developed, using a 1.2 μm BiCMOS ALCATEL technology, to sense the current in the drain side of a power MOSFET. The circuit is based on a split-drain magnetic sensor, implemented on the same chip of an integrated gate driver for a power MOSFET. A CMOS biasing circuit with a differential current output is also developed. The simulation results of the current sensing show a conversion gain of 1.25 mV/mT. 相似文献

In this paper, optimal dynamic range scaling of ΔΣ ADC using bias current estimation method is proposed. Generally, a different dynamic range scaling gives different feedback factor and effective load capacitance to each integrator in the ΔΣ ADC. It means that power consumption of each integrator strongly depends on the coefficient of the integrator. Therefore, the proposed method estimates which dynamic range scaling consumes the least power to achieve a given settling error. To verify the effectiveness of the proposed method, the noise coupled third order ΔΣ ADC having different dynamic scaling with transistor level opamps was simulated to compare the ADC performance. 相似文献

Shielded passive devices for silicon-based monolithic microwave and millimeter-wave integrated circuits 总被引:2,自引:0,他引:2
This paper introduces floating shields for on-chip transmission lines, inductors, and transformers implemented in production silicon CMOS or BiCMOS technologies. The shield minimizes losses without requiring an explicit on-chip ground connection. Experimental measurements demonstrate Q-factor ranging from 25 to 35 between 15 and 40 GHz for shielded coplanar waveguide fabricated on 10 /spl Omega//spl middot/cm silicon. This is more than a factor of 2 improvement over conventional on-chip transmission lines (e.g., microstrip, CPW). A floating-shielded, differentially driven 7.4-nH inductor demonstrates a peak Q of 32, which is 35% higher than an unshielded example. Similar results are realizable for on-chip transformers. Floating-shielded bond-pads with 15% less parasitic capacitance and over 60% higher shunt equivalent resistance compared to conventional shielded bondpads are also described. Implementation of floating shields is compatible with current and projected design constraints for production deep-submicron silicon technologies without process modifications. Application examples of floating-shielded passives implemented in a 0.18-/spl mu/m SiGe-BiCMOS are presented, including a 21-26-GHz power amplifier with 23-dBm output at 20% PAE (at 22 GHz), and a 17-GHz WLAN image-reject receiver MMIC which dissipates less than 65 mW from a 2-V supply. 相似文献

针对能源使用清洁化尚未建立一套完整、流畅的体系,存在能源调度无法统筹全局、清洁能源无法完全消纳等问题。文中基于微电网的区域性园区综合能源系统架构,在终端能源单元与大能源网之间实现了相互补充与统筹调度,从而综合提升园区供电系统的运行安全性、清洁性以及可靠性。文中结合分层分布式资源监测技术、容器技术、远程部署技术与边缘代理技术,设计了一套分布式实时数据库子系统。通过对园区能源系统进行的仿真实验,证明了文中建立的综合能源管理控制系统平台可以实现清洁能源的高覆盖,有效提升系统运行效率,综合性能良好且可靠、稳定。 相似文献

针对新一代机载通信平台减重量、降功耗的需求,指出了当前数据处理平台采用单核或同构多核(Symmetrical Multi-processing,SMP)模式存在重量重、功耗大的问题,提出了数据处理平台采用异构多核(Asymmetrical Multi-processing,AMP)工作模式,从SMP和AMP两种模式的实现架构、工作原理以及实物上展开对比分析并将AMP成果应用到当前的新型机载平台。实物验证对比表明,相较于SMP模式平台,AMP模式平台带来重量减轻近50%、功耗降低近50%的效益。 相似文献
