During the reflow process of In-3Ag solder ball grid array (BGA) packages with electroless nickel immersion gold (ENIG) and immersion silver (ImAg) surface finishes, continuous (Au0.9Ni0.1)In2 and scallop-shaped (Ag0.9Cu0.1)In2 intermetallic layers form at the interfaces of In-3Ag solder with Au/Ni/Cu and Ag/Cu pads, respectively. The (Au0.9Ni0.1)In2 layer breaks into clusters with increases in the aging time and temperature. Aging at 115 °C results in the formation of an additional continuous Ni10In27 layer on the Ni/Cu pads and the migration of (Au0.9Ni0.1)In2 intermetallic clusters into the solder matrix. In contrast, the (Ag0.9Cu0.1)In2 scallops grow into a continuous layer after aging treatment. Accompanying the interfacial reactions, AgIn2 precipitates in the interior of In-3Ag solder balls and coarsens during aging, causing the ball shear strengths of reflown ENIG (1.18 N) and ImAg (1.11 N)-surface-finished solder joints to decrease gradually. However, the migration of (Au0.9Ni0.1)In2 clusters into the solder matrix of ENIG-surface-finished In-3Ag packages leads to an increase in their ball shear strengths after aging at 115 °C over 300 h. Both the ENIG- and ImAg-surface-finished In-3Ag solder joints, after ball shear tests, have fractured across the solder balls with ductile characteristics.  相似文献

The growth kinetics of intermetallic compound layers formed between Sn-3.5Ag solder and Cu substrate were investigated as a consequence of solid-state isothermal aging. Isothermal aging was carried out in a temperature range between 70°C and 200°C for 0 to 60 days. A quantitative analysis of the intermetallic compound layer thickness as a function of time and temperature was performed. The diffusion couples showed a composite intermetallic layer comprised of Cu6Sn5 and Cu3Sn. The growth of intermetallic compounds followed diffusion-controlled kinetics and the layer thickness reached only 9 μm after 60 day of aging at 150°C. The apparent activation energies were calculated for the growth of the total intermetallic compound (Cu6Sn5+Cu3Sn); Cu6Sn5 and Cu3Sn intermetallic are 65.4, 55.4 and 75.7 kJ/mol, respectively.  相似文献

Intermetallic compound (IMC) formations of Sn–2.8Ag–0.5Cu solder with additional 1 wt% Bi were studied for Cu-substrate during soldering at 255 °C and isothermal aging at 150 °C. It was found that addition of 1 wt% Bi into the Sn–2.8Ag–0.5Cu solder inhibits the excessive formation of intermetallic compounds during the soldering reaction and thereafter in aging condition. Though the intermetallic compound layer was Cu6Sn5, after 14 days of aging a thin Cu3Sn layer was also observed for both solders. A significant increase of intermetallic layer thickness was observed for both solders where the increasing tendency was lower for Bi-containing solder. After various days of aging, Sn–2.8Ag–0.5Cu–1.0Bi solder gives comparatively planar intermetallic layer at the solder–substrate interface than that of the Sn–2.8Ag–0.5Cu solder. The formation of intermetallic compounds during aging for both solders follows the diffusion control mechanism and the diffusion of Cu is more pronounced for Sn–2.8Ag–0.5Cu solder. Intermetallic growth rate constants for Sn–2.8Ag–0.5Cu and Sn–2.8Ag–0.5Cu–1.0Bi solders were calculated as 2.21 × 10−17 and 1.91 × 10−17 m2/s, respectively, which had significant effect on the growth behavior of intermetallic compounds during aging.  相似文献

A variety of lead-free solder alloys were studied for use as flip-chip interconnects including Sn-3.5Ag, Sn-0.7Cu, Sn-3.8Ag-0.7Cu, and eutectic Sn-37Pb as a baseline. The reaction behavior and reliability of these solders were determined in a flip-chip configuration using a variety of under-bump metallurgies (TiW/Cu, electrolytic nickel, and electroless Ni-P/Au). The solder micro-structure and intermetallic reaction products and kinetics were determined. The Sn-0.7Cu solder has a large grain structure and the Sn-3.5Ag and Sn-3.8Ag-0.7Cu have a fine lamellar two-phase structure of tin and Ag3Sn. The intermetallic compounds were similar for all the lead-free alloys. On Ni, Ni3Sn4 formed and on copper, Cu6Sn5Cu3Sn formed. During reflow, the intermetallic growth rate was faster for the lead-free alloys, compared to eutectic tin-lead. In solidstate aging, however, the interfacial intermetallic compounds grew faster with the tinlead solder than for the lead-free alloys. The reliability tests performed included shear strength and thermomechanical fatigue. The lower strength Sn-0.7Cu alloy also had the best thermomechanical fatigue behavior. Failures occurred near the solder/intermetallic interface for all the alloys except Sn-0.7Cu, which deformed by grain sliding and failed in the center of the joint. Based on this study, the optimal solder alloy for flip-chip applications is identified as eutectic Sn-0.7Cu. The reflow of Sn-58Bi solder joints in a BGA package with Au/Ni/Cu pads has been performed by employing various temperature profiles, which results in the formation of (Au0.66Ni0.34)(Sn0.82Bi0.18)4 intermetallic flakes in the solder matrix. The reflow operation performed at a peak temperature of 180 °C for a melting time of 80 s gives a ball shear strength of 9.1 N, which decreases drastically to lower values between 6.4 and 4.6 N after further aging at temperatures from 75 to 125 °C. Double layers of intermetallic compounds with the compositions of (Au0.30Ni0.70)(Sn0.90Bi0.10)4/Ni3Sn4 can be found at the solder/pad interfaces of the aged Sn-58Bi solder joints. Ball shear testing of the reflowed specimens shows ductile fracture through the solder matrix, which changes to brittle cleavage fracture mainly along the (Au0.30Ni0.70)(Sn0.90Bi0.10)4 intermetallic layer after aging at various temperatures. The measurement of ball shear strengths (S) reveals a linear relation with the thicknesses (X) of (Au0.30Ni0.70)(Sn0.90Bi0.10)4 intermetallic layers: S = 7.13 − 0.33X.  相似文献

The growth behavior of reaction-formed intermetallic compounds (IMCs) at Sn3.5Ag0.5Cu/Ni and Cu interfaces under thermal-shear cycling conditions was investigated. The results show that the morphology of (Cu x Ni1–x )6Sn5 and Cu6Sn5 IMCs formed both at Sn3.5Ag0.5Cu/Ni and Cu interfaces gradually changed from scallop-like to chunk-like, and different IMC thicknesses developed with increasing thermal-shear cycling time. Furthermore, Cu6Sn5 IMC growth rate at the Sn3.5Ag0.5Cu/Cu interface was higher than that of (Cu x Ni1–x )6Sn5 IMC under thermal-shear cycling. Compared to isothermal aging, thermal-shear cycling led to only one Cu6Sn5 layer at the interface between SnAgCu solder and Cu substrate after 720 cycles. Moreover, Ag3Sn IMC was dispersed uniformly in the solder after reflow. The planar Ag3Sn formed near the interface changed remarkably and merged together to large platelets with increasing cycles. The mechanism of formation of Cu6Sn5, (Cu x Ni1–x )6Sn5 and Ag3Sn IMCs during thermal-shear cycling process was investigated.  相似文献

Effects of Co nanoparticle additions to Sn–3.8Ag–0.7Cu on the structure of solder/copper interface have been studied after reflow and high temperature ageing (150 °C, up to 1008 h). Results show that the Co nanoparticles substantially suppress the growth of Cu3Sn but enhance Cu6Sn5 growth. Cobalt nanoparticles reduce interdiffusion coefficient in Cu3Sn. It is suggested that the Co nanoparticles undergo surface dissolution during reflow and exert their influence, at least partially, through alloying effect.  相似文献

The mechanical behavior of a ternary Sn-15In-2.8Ag ball-grid array assembly was evaluated at ambient and elevated temperatures. The maximum stress of the Sn-15In-2.8Ag ball-grid array assembly decreased as the temperatures increased and the strain rates decreased. An irregular brittle NiSnIn intermetallic layer formed at the SnInAg/Au/Ni/Cu interface, resulting in decreased bond strength of the joints. The Arrhenius diagram of the Sn-15In-2.8Ag ball-grid array assembly at a constant stress of 16 MPa consists of two straight lines intersecting at 50 °C, which indicates that two kinds of creep mechanism controlled the Sn-15In-2.8Ag ball-grid array assembly deformation. The AuIn2 intermetallics and grain boundaries acted as the location for nucleation of the creep voids, which induced reduction of the solder’s cross-sectional area and led the Sn-15In-2.8Ag ball-grid array assembly to fail rapidly with a transgranular creep fracture.  相似文献

This paper presents and discusses issues relevant to solidification of a chosen lead-free solder, the eutectic Sn-3.5%Ag, and its composite counterparts. Direct temperature recordings for the no-clean solder paste during the simulated reflow process revealed a significant amount of undercooling to occur prior to the initiation of solidification of the eutectic Sn-3.5%Ag solder, which is 6.5 °C, and for the composite counterparts, it is dependent on the percentage of copper nanopowder. Temperature recordings revealed the same temperature level of 221 °C for both melting (from solid to liquid) and final solidification (after recalescence) of the Sn-3.5%Ag solder. Addition of copper nanoparticles was observed to have no appreciable influence on melting temperature of the composite solder. However, it does influence solidification of the composite solder. The addition of 0.5 wt.% copper nanoparticles lowered the solidification temperature to 219.5 °C, while addition of 1.0 wt.% copper nanoparticles lowered the solidification temperature to 217.5 °C, which is close to the melting point of the ternary eutectic Sn-Ag-Cu solder alloy, Sn-3.7Ag-0.9Cu. This indicates the copper nanoparticles are completely dissolved in the eutectic Sn-3.5%Ag solder and precipitate as the Cu6Sn5, which reinforces the eutectic solder. Optical microscopy observations revealed the addition of 1.0 wt.% of copper nanoparticles to the Sn-3.5%Ag solder results in the formation and presence of the intermetallic compound Cu6Sn5. These particles are polygonal in morphology and dispersed randomly through the solder matrix. Addition of microsized copper particles cannot completely dissolve in the eutectic solder and projects a sunflower morphology with the solid copper particle surrounded by the Cu6Sn5 intermetallic compound coupled with residual porosity present in the solder sample. Microhardness measurements revealed the addition of copper nanopowder to the eutectic Sn-3.5%Ag solder resulted in higher hardness.  相似文献

The effect on the growth kinetics of the intermetallic compounds (IMCs) in solder/Cu joints, caused by adding Bi to eutectic Sn-3.5Ag solder alloy, was examined at the aging temperatures of 150°C and 180°C. The Cu6Sn5 layer growth was significantly enhanced, but the Cu3Sn layer growth was slightly retarded by the addition of Bi, resulting in significant growth enhancement of the total (Cu6Sn5+Cu3Sn) IMC layer with increasing Bi addition. The IMC layer growth in the Bi-containing solder joints was accompanied by the accumulation of Bi ahead of the Cu6Sn5 layer that resulted in the formation of a liquid layer at the Cu6Sn5/solder interface. A kinetic model was developed for the planar growth of the Cu6Sn5 and Cu3Sn layers in the solder joints, accounting for the existence of interfacial reaction barriers. Predictions from the kinetic model showed that the experimental results could be well explained by the hypothesis that the formation of a Bi-rich liquid layer at the Cu6Sn5/solder interface reduces the interfacial reaction barrier at the interface.  相似文献

This study focuses on the correlation between high-speed impact tests and the interfacial reaction in Sn-3.0Ag-0.5Cu-0.1Ni/Cu (wt%) and Sn-3.0Ag-0.5Cu-0.1Ni/Cu-15Zn solder joints. Adding Ni into the Sn–Ag–Cu solder alters the interfacial morphology from scallop type to layer type and exhibits high shear strength after reflow in both solder joints. However, the shear strength of Sn-3.0Ag-0.5Cu-0.1Ni/Cu solder joints degrades significantly after thermal aging at 150 °C for 500 h. It is notable that Sn-3.0Ag-0.5Cu-0.1Ni/Cu-15Zn solder joints still present higher shear strength after aging at 150 °C. The weakened shear strength in Sn-3.0Ag-0.5Cu-0.1Ni/Cu solder joints is due to stress accumulation in the interfacial (Cu,Ni)6Sn5 compound induced by the phase transformation from a high-temperature hexagonal structure (η-Cu6Sn5) to a low-temperature monoclinic structure (η'-Cu6Sn5). However, doping small amounts of Zn into (Cu,Ni)6(Sn,Zn)5 can inhibit the phase transformation during thermal aging and maintain strong shear strength. These experiments demonstrate that Sn-3.0Ag-0.5Cu-0.1Ni/Cu-15Zn solder joints can act as a stable connection in the micro-electronic packaging of most electronic products at their average working temperatures.  相似文献

To address the problem of floating and aggregation of Ag–GNSs in the molten pool during the traditional reflow soldering process, Cu/SAC/Ag–GNSs/Cu sandwich joints were prepared under an applied current density (1.0×104 A/cm2) for a few hundred milliseconds to produce Ag-coated graphene-reinforced Sn–Ag–Cu (SAC/Ag– GNSs) solder joints. The experimental results showed that Ag–GNSs were homogenously dispersed in the solder joints, providing more Cu6Sn5 grain nucleation sites, which refined these grains and reduced the thickness difference at the anode and cathode. In addition, the Cu6Sn5 morphology changed from rod-like to plate-shaped because of the uniform distribution of Ag–GNSs and constitutional supercooling. The significantly increased shear strength of the transient current bonding and the change in the fracture mechanism were due to the uniformly distributed Ag–GNSs and the microstructural changes.  相似文献

The effect of adding a small amount of rare earth cerium (Ce) element to low Ag containing Sn-1wt%Ag Pb-free solder on its interfacial reactions with Cu substrate was investigated. The growth of intermetallic compounds (IMCs) between three Sn-1Ag-xCe solders with different Ce contents and a Cu substrate was studied and the results were compared to those obtained for the Ce-free Sn-1Ag/Cu systems. In the solid-state reactions of the Sn-1Ag(-xCe)/Cu solder joints, the two IMC layers, Cu6Sn5 and Cu3Sn, grew as aging time increased. Compared to the Sn-1Ag/Cu joint, the growth of the Cu6Sn5 and Cu3Sn layers was depressed for the Ce-containing Sn-1Ag-xCe/Cu joint. The addition of Ce to the Sn-Ag solder reduced the growth of the interfacial Cu-Sn IMCs and prevented the IMCs from spalling from the interface. The evenly-distributed Ce elements in the solder region blocked the diffusion of Sn atoms to the interface and retarded the growth of the interfacial IMC layer.  相似文献

为了改善Sn-58Bi低温钎料的性能,通过在Sn-58Bi低温钎料中添加质量分数为0.1%的纳米Ti颗粒制备了Sn-58Bi-0.1Ti纳米增强复合钎料。在本文中,研究了纳米Ti颗粒的添加对-55~125 oC热循环过程中Sn-58Bi/Cu焊点的界面金属间化合物(IMC)生长行为的影响。研究结果表明:回流焊后,在Sn-58Bi/Cu焊点和Sn-58Bi-0.1Ti/Cu焊点的界面处都形成一层扇贝状的Cu6Sn5 IMC层。在热循环300次后,在Cu6Sn5/Cu界面处形成了一层Cu3Sn IMC。Sn-58Bi/Cu焊点和Sn-58Bi-0.1Ti/Cu焊点的IMC层厚度均和热循环时间的平方根呈线性关系。但是,Sn-58Bi-0.1Ti/Cu焊点的IMC层厚度明显低于Sn-58B/Cu焊点,这表明纳米Ti颗粒的添加能有效抑制热循环过程中界面IMC的过度生长。另外计算了这两种焊点的IMC层扩散系数,结果发现Sn-58Bi-0.1Ti/Cu焊点的IMC层扩散系数(整体IMC、Cu6Sn5和Cu3Sn IMC)明显比Sn-58Bi/Cu焊点小,这在一定程度上解释了Ti纳米颗粒对界面IMC层的抑制作用。  相似文献

内生法制备复合钎料被认为是提高无铅钎料性能的有效途径.为了提高基体钎料的综合性能,试验采用内生均匀分布的Cu6Sn5颗粒作为增强相,以Sn-3.5Ag共晶钎料作为基体,制成内生Cu6Sn5颗粒增强的SnAg基复合钎料.研究了服役条件下内生Cu6Sn5颗粒增强复合钎料的显微组织和抗剪强度,对复合钎料钎焊接头的断裂方式及增强相的作用进行了分析.结果表明,随着再流及时效的进行,复合钎料内部Cu6Sn5颗粒的形貌及尺寸发生变化,进而影响复合钎料钎焊接头的抗剪强度.复合钎料钎焊接头的变形方式主要受滑移带控制,内生Cu6Sn5颗粒增强相可以起到阻碍滑移带扩展的作用.  相似文献

The interfacial reactions of liquid Sn and Sn-3.5Ag solders with Ag thick films are investigated in the temperature range from 250–325 °C, and the morphology of intermetallic compounds formed after such soldering reactions is observed. In kinetics analysis of the growths of intermetallic compounds, it was found that both Sn/Ag and Sn-3.5Ag/Ag reactions were interfacial-controlled, and the growth rates for both cases were similar. The rate of Ag dissolution into liquid solder attendant on the formation of interfacial intermetallic compounds after Sn/Ag reaction was about four times higher than that after Sn-3.5Ag/Ag reaction, as evidenced by experimental results.  相似文献

Slow cooling of Sn-Ag-Cu and Sn-Ag-Cu-X (X = Fe, Co) solder-joint specimens made by hand soldering simulated reflow in surface-mount assembly to achieve similar as-solidified joint microstructures for realistic shearstrength testing, using Sn-3.5Ag (wt.%) as a baseline. Minor substitutions of either cobalt or iron for copper in Sn-3.7Ag-0.9Cu refined the joint matrix microstructure, modified the Cu6Sn5 intermetallic phase at the copper substrate/solder interface, and increased the shear strength. At elevated (150°C) temperature, no significant difference in shear strength was found in all of the alloys studied. Ambient temperature shear strength was reduced by largescale tin dendrites in the joint microstructure, especially by the coarse dendrites in solute poor Sn-Ag-Cu.  相似文献

Ni segregation in the interfacial (Cu,Ni)6Sn5 intermetallic layer of Sn-0.7Cu-0.05Ni/Cu BGA solder joints was investigated by using synchrotron micro X-ray fluorescence (XRF) analysis and synchrotron X-ray diffraction (XRD). Compared to Sn-0.7Cu/Cu BGA joints, Ni containing solder show suppressed Cu3Sn growth in both reflow and annealed conditions. In as-reflowed Sn-0.7Cu-0.05Ni/Cu BGA joints, Ni was relatively homogenously distributed within interfacial (Cu,Ni)6Sn5. During subsequent annealing, the diffusion of Ni in Cu6Sn5 was limited and it remained concentrated adjacent the Cu substrate where it contributes to the suppression of Cu3Sn formation at the interface between the Cu substrate and Cu6Sn5 intermetallics.  相似文献

The Inhibition of Tin Whiskers on the Surface of Sn-8Zn-3Bi-0.5Ce Solders   总被引:1,自引:0,他引:1  
Through the refinement of the (Ce, Zn)Sn3 intermetallic phase, the formation of tin whiskers, previously observed on the surface of a Sn-3Ag-0.5Cu-0.5Ce solder, was prevented in a Sn-9Zn-0.5Ce alloy. However, whisker growth can still occur on the surface of Sn-8Zn-3Bi-0.5Ce solder after air storage at room temperature and at 150 °C due to the formation of large (Ce, Zn)Sn3 intermetallic clusters. Further experiments showed that decreasing the Bi-content in this Sn-8Zn-0.5Ce alloy to 1 and 2 wt.% can recover the beneficial effects of Zn additions on the refinement of the (Ce, Zn)Sn3 phase and obviously reduce the appearance of tin whiskers. In addition, alloying the Sn-8Zn-3Bi-0.5Ce solder with 0.5 wt.% Ge, which increases the oxidation resistance of the (Ce, Zn)Sn3 intermetallic clusters, can also effectively inhibit tin whisker growth.  相似文献

This study investigated the effects of adding 0.5 wt.% nano-TiO2 particles into Sn3.5Ag0.5Cu (SAC) lead-free solder alloys on the growth of intermetallic compounds (IMC) with Cu substrates during solid-state isothermal aging at temperatures of 100, 125, 150, and 175 °C for up to 7 days. The results indicate that the morphology of the Cu6Sn5 phase transformed from scallop-type to layer-type in both SAC solder/Cu joints and Sn3.5Ag0.5Cu-0.5 wt.% TiO2 (SAC) composite solder/Cu joints. In the SAC solder/Cu joints, a few coarse Ag3Sn particles were embedded in the Cu6Sn5 surface and grew with prolonged aging time. However, in the SAC composite solder/Cu aging, a great number of nano-Ag3Sn particles were absorbed in the Cu6Sn5 surface. The morphology of adsorption of nano-Ag3Sn particles changed dramatically from adsorption-type to moss-type, and the size of the particles increased.The apparent activation energies for the growth of overall IMC layers were calculated as 42.48 kJ/mol for SAC solder and 60.31 kJ/mol for SAC composite solder. The reduced diffusion coefficient was confirmed for the SAC composite solder/Cu joints.  相似文献
