The structure of the conventional contact 1.3-/spl mu/m GaInNAs-GaAs vertical-cavity surface-emitting lasers (VCSELs) was optimized and low threshold current 1.3-/spl mu/m GaInNAs VCSELs grown by metal-organic vapor-phase epitaxy were reported. The idea is to optimize the active region, the doping profiles, and the pairs of p-distributed Bragg reflectors, and the detuning between the emission wavelength and the photoluminescence gain peak wavelength. The continuous-wave 1.0-mA threshold current was achieved for the single-mode VCSEL. For the multiple-mode VCSELs, the below 2-mA threshold currents at 5/spl deg/C-85/spl deg/C , the 1.13-mA threshold current at 55/spl deg/C, and 1.52-mA threshold current at 85/spl deg/C are the best results for 1.3-/spl mu/m GaInNAs VCSELs.  相似文献

High-quality 1.3 /spl mu/m GaInNAs/GaNAs single quantum well lasers grown by molecular beam epitaxy are reported. The broad area lasers show a record low threshold current density of 318 A/cm/sup 2/ for a cavity length of 1 mm, a transparent current density of 84 A/cm/sup 2/, and a characteristic temperature of 103 K from 8 to 70/spl deg/C.  相似文献

We report continuous-wave (CW) operation of a 4.3-/spl mu/m quantum-cascade laser from 80 K to 313 K. For a high-reflectivity-coated 11-/spl mu/m-wide and 4-mm-long laser, CW output powers of 1.34 W at 80 K and 26 mW at 313 K are achieved. At 298 K, the CW threshold current density of 1.5 kA/cm/sup 2/ is observed with a CW output power of 166 mW and maximum wall-plug efficiency of 1.47%. The CW emission wavelength varies from 4.15 /spl mu/m at 80 K to 4.34 /spl mu/m at 298 K, corresponding to a temperature-tuning rate of 0.87 nm/K. The beam full-width at half-maximum values for the parallel and the perpendicular far-field patterns are 26/spl deg/ and 49/spl deg/ in CW mode, respectively.  相似文献

Buried heterostructure quantum cascade lasers emitting at 5.64 /spl mu/m are presented. Continuous-wave (CW) operation has been achieved at -30/spl deg/C for junction down mounted devices with both facets coated. A 750 /spl mu/m-long laser exhibited 3 mW of CW power with a threshold current density of 5.4 kA/cm/sup 2/.  相似文献

Room temperature lasing emission at 1.338 and 1.435 /spl mu/m with threshold current densities of 1518 and 1755 A/cm/sup 2/, respectively, is obtained in broad area GaInNAs-GaAs laser diodes (LDs) grown by molecular beam epitaxy. The 1.338-/spl mu/m LDs show a power output per facet up to 0.20 W/A, a characteristic temperature (T/sub 0/) of 78 K, and an external transparency current density (J/sub tr/) of 0.77 kA/cm/sup 2/. Increasing the lasing wavelength to 1.435 /spl mu/m results in a larger J/sub tr/ of 1.16 kA/cm/sup 2/ and a lower T/sub 0/ of 62 K, due to larger nonradiative recombination. However, the 1.435-/spl mu/m LDs still display a power output per facet up to 0.15 W/A, and a high internal quantum efficiency of 52%. These improved performances are achieved without the need to use strain compensation layers, Sb as a surfactant during the quantum-well growth, or a postgrowth thermal anneal cycle.  相似文献

We demonstrate a new structure for long-wavelength (1.3-/spl mu/m) vertical-cavity top-surface-emitting lasers using proton implantation for current confinement. Wafer bonded GaAs-AlAs Bragg mirrors and dielectric mirrors are used for bottom and top mirrors, respectively. The gain medium of the lasers consists of nine strain-compensated AlGaInAs quantum wells. A record low room temperature pulsed threshold current density of 1.13 kA/cm/sup 2/ has been achieved for 15-/spl mu/m diameter devices with a threshold current of 2 mA. The side-mode-suppression-ratio is greater than 35 dB.  相似文献

Substantially reduced threshold current density and improved efficiency in long-wavelength (>1.4 /spl mu/m) GaAs-based lasers are reported. A 20/spl times/1220 /spl mu/m as-cleaved device showed a room temperature continuous-wave threshold current density of 580 A/cm/sup 2/, external efficiency of 53%, and 200 mW peak output power at 1.5 /spl mu/m. The pulsed threshold current density was 450 A/cm/sup 2/ with 1145 mW peak output power.  相似文献

GaInAsSb-AlGaAsSb multiple quantum-well (QW) lasers with an emission wavelength of 2.81 /spl mu/m are reported. The ridge waveguide lasers with highly strained QWs show continuous-wave laser emission up to 25/spl deg/C; in pulsed mode, the lasers operate up to 60/spl deg/C. For pulsed operation, a threshold current density of 360 A/cm/sup 2/ is found for devices with 30-/spl mu/m stripe width and 2-mm cavity length at room temperature. A low threshold current density at infinite length of 248 A/cm/sup 2/ is derived.  相似文献

We report on the demonstration of continuous-wave (CW) operation of GaInAs-AlGaAsSb quantum cascade (QC) lasers. By placing a 2.5-/spl mu/m-thick gold layer on both sides of the laser ridge to extract heat from the active region in the lateral direction, together with mounting the device epilayer down, we have achieved CW operation of GaInAs-AlGaAsSb QC lasers composed of 25 stages of active/injection regions. The maximum CW operating temperature of the lasers is 94 K, and the emission wavelength is around /spl lambda//spl sim/4.65 /spl mu/m. For a device with the size of 10/spl times/2000 /spl mu/m/sup 2/, the CW optical output power per facet is 13 mW at 42 K and 4 mW at 94 K. The CW threshold current density is 1.99 kA/cm/sup 2/ at 42 K, and 2.08 kA/cm/sup 2/ at 94 K, respectively.  相似文献

Pulsed operation at a wavelength of 1.27 /spl mu/m from metamorphic ridge-waveguide (RWG) InGaAs quantum well lasers on GaAs substrates using an alloy graded buffer, grown by molecular beam epitaxy, is demonstrated. Laser performance is anisotropic along the two orthogonal <1/spl plusmn/10> directions with lower threshold currents along the <1-10> direction. Post-growth rapid thermal annealing further reduces threshold currents. For 4 /spl mu/m-wide RWG lasers, minimum threshold current densities are 1-2.5 kA/cm/sup 2/ for cavity lengths 0.6-1.5 mm.  相似文献

Quantum cascade lasers based on the InAs/AlSb material system have been realised. The optical confinement is obtained using a plasmon waveguide with n/sup +/-InAs cladding layers. In pulse mode the lasers emit close to 6.7 /spl mu/m with a threshold current density of 5 kA/cm/sup 2/ at 90 K. The maximum operating temperature is 220 K.  相似文献

The room-temperature pulsed operation of a semiconductor laser emitting at 8.5 /spl mu/m is reported. This device is an optimized vertical transition quantum cascade (QC) laser. At 300 K the peak output power from a single facet is 15 mW, and the current density at threshold is /spl sim/8 kA/cm/sup 2/. The temperature dependence of the threshold current density is described by a high T/sub 0/ (107 K) in the 200-320 K temperature range.  相似文献

The first low-threshold 1.55 /spl mu/m lasers grown on GaAs are reported. Lasing at 1.55 /spl mu/m was observed from a 20/spl times/2400 /spl mu/m as-cleaved device with a room-temperature continuous-wave threshold current density of 579 A/cm/sup 2/, external efficiency of 41%, and 130 mW peak output power. The group refractive index dispersion in ultra-broad-band quantum cascade (QC) lasers has been determined using Fabry-Perot spectra obtained by operating the lasers in continuous wave mode below threshold. In the wavelength range of 5-8 /spl mu/m, the global change of the group refractive index is as small as +8.2 /spl times/ 10/sup -3/ /spl mu/m/sup -1/. Using the method of Hakki and Paoli (1975), the subthreshold gain of the lasers has furthermore been measured as a function of wavelength and current. At the wavelength of best performance, 7.4 /spl mu/m, a modal gain coefficient of 16 cm/spl middot/kA/sup -1/ at threshold and a waveguide loss of 18 cm/sup -1/ have been estimated. The gain evolution confirms an earlier assumption that cross-absorption restricted laser action to above 6 /spl mu/m wavelength.  相似文献

In this work, we present room-temperature laser emission at 1.206 /spl mu/m from GaInNAs-GaAs quantum-well (QW) laser diodes (LDs) grown on misoriented GaAs (111)B substrates for the first time. Details of the structure and the molecular beam epitaxial growth of the lasers are discussed. We found that the postgrowth rapid thermal annealing increased the optimum emission, while the in situ self annealing effect in these QWs is almost negligible. The optimum annealing cycle (30 s at 850/spl deg/C) is comparable to that found for the cladding-free GaInNAs single QW samples grown on GaAs (111)B. Finally, the optical and electrical characterization of these LD devices is presented. The LDs show a room-temperature threshold current density of 2.15 kA/cm/sup 2/, with a differential quantum efficiency of 37%, under pulsed conditions.  相似文献

We demonstrate, for the first time, double-bonded AlGaInAs strain-compensated quantum-well 1.3-/spl mu/m vertical-cavity surface-emitting lasers (VCSELs). GaAs-AlAs Bragg mirrors were wafer-bonded on both sides of a cavity containing the AlGaInAs strain-compensated multiple-quantum-well active layers sandwiched by two InP layers. The lasers have operated under pulsed conditions at room temperature. A record low pulsed threshold current density of 4.2 kA/cm/sup 2/ and a highest maximum light output power greater than 4.6 mW have been achieved. The maximum threshold current characteristic temperature T/sub 0/ of 132 K is the best for any long wavelength VCSELs. The laser operated in a single-longitudinal mode, with a side-mode suppression ratio of more than 40 dB, which is the best results for 1.3-/spl mu/m VCSELs.  相似文献

The InAs-InAlGaAs quantum dot (QD) lasers with the InAlGaAs-InAlAs material system were fabricated on distributed feedback (DFB) grating structures on InP [001]. The single-mode operation of InAs-InAlGaAs QD DFB lasers in continuous-wave mode was successfully achieved at the emission wavelength of 1.564 /spl mu/m at room temperature. This is the first observation on the InP-based QD lasers operating around the emission wavelength window of 1.55 /spl mu/m. The threshold current density of the InAs-InAlGaAs QD DFB laser with a cavity length of 1 mm and a ridge width of 3 /spl mu/m, in which one of the cleaved facets was coated with 95% high-reflection, was 1.23 kA/cm/sup 2/ (176 A/cm/sup 2/ for single QD layer). The sidemode suppression ratio value of the QD DFB laser was as high as 42 dB at the driving current of 100 mA.  相似文献

A 1.50 /spl mu/m broad area edge emitting laser is demonstrated with a structure grown by molecular beam epitaxy on a GaAs substrate. The active region is based on a single GaInNAsSb quantum well. Fully self-starting and passively modelocking of a 1.5 /spl mu/m solid-state laser with a GaInNAs semiconductor saturable absorber mirror (SESAM) has been demonstrated for the first time. A saturation fluence of 20 /spl mu/J/cm/sup 2/, a modulation depth of 0.39% and a fast temporal decay of 18 ps were measured. These well-suited nonlinear optical SESAM parameters allowed for self-starting and passive modelocking of a diode-pumped Er:Yb:glass laser at 1.534 /spl mu/m with a pulse duration of 5 ps at 61 MHz.  相似文献
