介绍 图1所示的采用并联一串联结构PIN二极管的发送/接收开关已经有好几年的应用历史了。与只使用串行二极管的开关结构相比,它具有如下几个优点:首先,偏置电路简单,只要一条控制线;其次,这种开关只在发送情况下需要偏置;第三,在功率放大器(PA)输出功率的同时,两个二极管都将被偏置。这三个优点在高频应用中尤其重要,因为处于“off”状态的PIN二极管通常会由于本身电容的调制效应或者由于对发送信号进行整流产生的自偏置而使它成为产生谐波的器件。频率提高时,这种情况将会恶化。另一方面,处于“on”状态的PIN二极管产生的谐波失真将随着频率的增大而减小。 相似文献

采用低成本方法设计了一款W波段单刀单掷开关。通过在单独加工的石英基片无源电路上安装倒装PIN管,获得了一款W波段准毫米波单片(Q-MMIC)开关。为了获得低损耗、高隔离度性能,开关设计中采用了3-D PIN管模型和电路补偿结构。测试结果表明开关在88GHz时插入损耗最小,最小值为0.5dB;在80-101 GHz频率范围内,开关导通时的插入损耗小于2 dB;在84-104 GHz频率范围内,开关隔离度大于30 dB。整个开关电路尺寸为1.5 mm× 3.0 mm。 相似文献

采用滤波器综合分析方法, 基于分立式AlGaAs/GaAs异质结PIN二极管, 根据其等效寄生参数, 综合出单刀二掷开关集总参数滤波器模型, 以此分析其等效分布参数电路, 设计出了118 GHz星载辐射计用单刀二掷开关准单片, 开关电路尺寸6×2.5×0.1 mm3.通过开关模块封装用波导-微带过渡和键合金带插损的分析研究, 研制出了低插损的118 GHz开关模块, 在110~120 GHz, 测得开关插损小于3.0 dB, 插损典型值2.6 dB;开关隔离度大于22 dB;开关响应时间、导通时间、关断时间、恢复时间分别小于18 ns、20 ns、10 ns、18 ns, 该准单片作为通道切换开关可集成应用于118 GHz收发组件中. 相似文献

This letter describes the design and fabrication of a broadband InGaAs PIN traveling wave switch. A new thin-film microstrip line structure integrated with InGaAs PIN diodes has been used to enhance the switch performance at higher frequencies. The developed InGaAs PIN switch has an insertion loss of less than 3.2 dB and an isolation of greater than 40 dB in a broadband frequency range from 25 to 95 GHz. The BCB-based multi-layer technology effectively reduces the chip size of the fabricated SPDT MMIC switch to 1.05 times 0.58 mm2. To our knowledge, this is the first InGaAs PIN traveling-wave switch demonstrated up to 95 GHz. 相似文献

The integration of microelectromechanical systems (MEMS) switch and control integrated circuit (IC) in a single package was developed for use in next-generation portable wireless systems. This packaged radio-frequency (RF) MEMS switch exhibits an insertion loss under -0.4 dB, and isolation greater than -45 dB. This MEMS switch technology has significantly better RF characteristics than conventional PIN diodes or field effect transistor (FET) switches and consumes less power. The RF MEMS switch chip has been integrated with a high voltage charge pump plus control logic chips into a single package to accommodate the low voltage requirements in portable wireless applications. This paper discusses the package assembly process and critical parameters for integration of MEMS devices and bi-complementary metal oxide semiconductor (CMOS) control integrated circuit (IC) into a single package. 相似文献

A circularly-polarised microstrip antenna capable of switching polarisation sense is presented. The proposed microstrip antenna has a circular radiating patch and is excited by an open-loop microstrip line through the coupling of a ring slot in the ground plane. Two ends of the open-loop microstrip line can be taken for the input ports to excite right-hand and left-hand circular polarisations, respectively. A prototype using PIN diodes to electrically switch the input ports is implemented, and the measured results show the 3 dB axial ratio bandwidth of more than 10% can be obtained at the two polarisation senses 相似文献

GaAs PIN二极管具有开态电阻小、截止频率高以及功率容量大的特点,采用GaAs PIN二极管制作的开关插入损耗较小、隔离度较高、并且功率的线性较好。基于河北半导体研究所GaAs PIN工艺制造了一款单刀双掷开关芯片。该开关采用单级并联结构。通过微波在片测试,在小信号条件下,6~18 GHz范围内插入损耗小于1.45 dB、隔离度大于28 dB,输入输出反射损耗小于7.5 dB。把开关装入夹具中进行功率特性测试,在连续波输入功率37 dBm,12 GHz条件下测试输出功率仅压缩0.5 dB,具有非常好的功率特性。在4英寸(100 mm)晶圆上开关的成品率较高,具有非常好的工程应用前景。 相似文献

实现了一种采用微波开关(PIN)二极管设计的低插损、高隔离度的 W波段单刀双掷开关(SPDT)。电路采用了改进的 Y 型结和梳状线高通滤波器形式的鳍线结构,有效提高了端口隔离度,降低了插入损耗。仿真结果显示,导通端口在88 GHz~99 GHz内的插入损耗小于0.7 dB,断开端口隔离度大于58 dB。测试结果显示,在频段90 GHz~95 GHz内,输入端口与输出端口1之间的插入损耗低于3.7 dB、隔离度高于33 dB;输入端口与输出端口2之间的隔离度高于33 dB、插入损耗低于3.8 dB。 相似文献
