在低温条件下采用直流磁控溅射法在有机玻璃(PMMA)衬底上制备了ITO薄膜。分别采用分光光度计、四探针测试仪研究了底涂层、衬底温度、氧流量、溅射时间对PMMA上沉积的ITO薄膜性能的影响。研究结果表明: 涂覆底涂层有助于ITO成膜; 衬底温度影响薄膜的方块电阻值; 适当增大O2流量可以提高薄膜的透射率, 但过高的O2流量降低薄膜的导电性; 溅射时间延长, 方块电阻值减小。优化工艺后制备的ITO薄膜为非晶态膜, 可见光平均透过率达83.5%, 方块电阻为22Ω/□。  相似文献

采用了补氧直流磁控反应溅射工艺制备ITO膜,在不同基片加热温度和补氧流量下获得最低方块电阻值的最佳制备工艺。对制备的ITO薄膜进行了退火热处理,研究不同温度热处理后膜的方块阻值的变化。实验表明,对一定的基片加热温度,ITO膜的方块电阻与溅射气氛中的补氧流量有关,并存在一个最佳补氧的值,在该条件下制备ITO的方块电阻最小,在膜厚为40nm埃时仅有不到100Ω/□。影响溅射沉积ITO透明导电薄膜方阻的,除了溅射沉积时基片的烘烤温度和补氧流量外,还包括后期大气退火热处理的温度。  相似文献

利用中频脉冲磁控溅射工艺制备ITO薄膜,研究了在衬靶间距为60 mm、衬底温度为350℃、溅射功率为120 W、溅射气压为0.2 Pa的条件下,氧氩比(O2/Ar)、溅射时间对ITO薄膜表面形貌、膜厚、沉积速率及光电性能的影响。通过实验和分析,最终确定了在玻璃衬底上制备ITO薄膜的最佳氧氩比和溅射时间:氧氩比为0.4:40,溅射时间为45 min,获得了方阻为2.55Ω/□,电阻率为1.46×10-4Ω·cm,可见光范围内平均透过率为81.2%的薄膜。  相似文献

采用射频磁控溅射法在玻璃衬底上制备了ZnO:Al(AZO)透明导电薄膜,并借助XRD、SEM等表征方法,研究了溅射功率和衬底温度对薄膜结构、表面形貌及光电特性的影响。结果表明,制备薄膜的最佳溅射功率和衬底温度分别为180 W、200℃,在此条件下制备的AZO薄膜具有明显的c轴(002)择优取向,其最低方块电阻为18/□,在可见光范围内的平均透光率超过91%,且透明导电性能优于目前平板显示器的要求,有望取代现在市场上的主流氧化铟锡(ITO)薄膜。  相似文献

采用金属有机化学气相沉积(MOCVD)技术在蓝宝石衬底上制备了GaN基LED外延层,采用磁控溅射法制备了氧化铟锡(ITO)薄膜,ITO薄膜用于制作与p-GaN的欧姆接触.研究了快速热退火温度为550℃,退火时间为200 s时,不同氧气体积流量对ITO薄膜性能及LED芯片光电性能的影响.结果表明:不通氧气时,ITO薄膜的方块电阻和透过率分别为33 Ω/口和93.1%,LED芯片出现电流拥挤效应,其电光转换效率只有33.3%;氧气体积流量为1 cm3/min时,ITO薄膜的方块电阻和透过率分别为70 Ω/口和95.9%,LED芯片的电流扩展不佳,其正向电压较高,电光转换效率为43.8%;氧气体积流量为0.4 cm3/min时,ITO薄膜的方块电阻和透过率分别为58 Ω/口和95.4%,LED芯片的电流扩展最佳,其亮度最高、正向电压最低,电光转换效率较高,为52.9%.  相似文献

采用直流磁控溅射法在柔性衬底上镀制ITO透明导电薄膜,全面研究了薄膜厚度、氧气流量、溅射速率、溅射气压和镀膜温度等工艺条件对ITO薄膜光电性能的影响。结果表明,当膜厚大于80nm、氧氩体积比为1∶40、溅射速率为5nm/min、溅射气压在0.5Pa左右、镀膜温度为80~160℃时,ITO薄膜的光电性能较好,其电阻率小于5×10–4?·cm、可见光透光率大于80%。  相似文献

采用射频磁控溅射法在ITO玻璃基片上制备了约700nm的Ba0.5Sr0.5Ti03(BST)薄膜。研究了溅射功率、气压、ψ[O2/(Ar+O2)]比和基片温度对εr的影响,获得各种溅射条件下的薄膜的εr为250~310。提出了较优的工艺,即本底真空1.5×10–3Pa、靶基距6.2cm、功率300W、气压1.8Pa、ψ[O2/(Ar+O2)]为30%和衬底温度500℃,并研究了薄膜的晶相、组成和形貌。  相似文献

采用直流反应磁控溅射的方法,溅射高纯钛靶在玻璃衬底上制备了TiO2薄膜。用XRD测试了TiO2薄膜的结构,研究了工艺因素中衬底温度、溅射气压、氧氩气体流量比和退火温度对薄膜结构的影响。实验结果表明:衬底温度高于200℃、溅射气压不高于0.7Pa、氧氩流量比为1/4、退火温度为650℃时,锐钛矿TiO2薄膜更容易结晶。  相似文献

采用ITO靶和Zr靶共溅射在玻璃衬底上沉积了ITO:Zr薄膜,研究了衬底温度、氧流量对ITO:Zr薄膜性能的影响.表征和对比了ITO:Zr薄膜晶体结构和表面粗糙度的变化ITO:Zr薄膜在低温生长时就可以得到良好的光电性能,衬底温度的提高显著改善了薄膜光电性能;一定范围的氧流量也可以改善薄膜的性能,但过量的氧却使得ITO:Zr薄膜的光性能变差.透射谱表明各参数的变化引起了明显的"Burstin Moss"效应.当优化溅射条件为工作气压0.5Pa、氧流量0.3 sccm、直流溅射功率45 W(ITO靶)和射频功率10 W(Z靶)、沉积速率8 nm/min和一定的衬底温度时,可以获得方阻10~20 Ω/sq和可见光透过率85%(含基底)以上的ITO:Zr薄膜.  相似文献

采用反应热蒸发法制备掺Sn的In2O3(ITO)透明导电膜,系统研究了ITO薄膜生长的优先取向对其光电性能的影响.结果表明,ITO薄膜(400)取向的优先生长对其透过率影响很小,但可明显增加载流子迁移率,从而有效降低了薄膜的方块电阻.在两个相同的薄膜硅/单晶硅太阳能电池上分别沉积(222)和(400)ITO优先取向膜,光电转换效率分别为10.3%和12.9%,表明(400)取向更有利于提高电池效率.经优化,最佳衬底温度(Ts)为225℃,最佳氧流量(fO2)为4sccm.在优化的沉积条件下制备ITO薄膜,其电阻率可达到4.8×10-4Ω·cm,可见波段的透过率大于90%,性能指数为3.8×10-2□/Ω.  相似文献

DUV lithography, using the 248 nm wavelength, is a viable manufacturing option for devices with features at 130 nm and less. Given the low kl value of the lithography, integrated process development is a necessary method for achieving acceptable process latitude. The application of assist features for rule based OPC requires the simultaneous optimization of the mask, illumination optics and the resist.Described in this paper are the details involved in optimizing each of these aspects for line and space imaging.A reference pitch is first chosen to determine how the optics will be set. The ideal sigma setting is determined by a simple geometrically derived expression. The inner and outer machine settings are determined, in turn,with the simulation of a figure of merit. The maximum value of the response surface of this FOM occurs at the optimal sigma settings. Experimental confirmation of this is shown in the paper.Assist features are used to modify the aerial image of the more isolated images on the mask. The effect that the diffraction of the scattering bars (SBs) has on the image intensity distribution is explained. Rules for determining the size and placement of SBs are also given.Resist is optimized for use with off-axis illumination and assist features. A general explanation of the material' s effect is discussed along with the affect on the through-pitch bias. The paper culminates with the showing of the lithographic results from the fully optimized system.  相似文献

The parallel thinning algorithm with two subiterations is improved in this paper. By analyzing the notions of connected components and passes, a conclusion is drawn that the number of passes and the number of eight-connected components are equal. Then the expression of the number of eight-connected components is obtained which replaces the old one in the algorithm. And a reserving condition is proposed by experiments, which alleviates the excess deletion where a diagonal line and a beeline intersect. The experimental results demonstrate that the thinned curve is almost located in the middle of the original curve connectivelv with single pixel width and the processing speed is high.  相似文献

The relation between the power of the Brillouin signal and the strain is one of the bases of the distributed fiber sensors of temperature and strain. The coefficient of the Bfillouin gain can be changed by the temperature and the strain that will affect the power of the Brillouin scattering. The relation between the change of the Brillouin gain coefficient and the strain is thought to be linear by many researchers. However, it is not always linear based on the theoretical analysis and numerical simulation. Therefore, errors will be caused if the relation between the change of the Brillouin gain coefficient and the strain is regarded as to be linear approximately for measuring the temperature and the strain. For this reason, the influence of the parameters on the Brillouin gain coefficient is proposed through theoretical analysis and numerical simulation.  相似文献

Today, micro-system technology and the development of new MEMS (Micro-Electro-Mechanical Systems) are emerging rapidly. In order for this development to become a success in the long run, measurement systems have to ensure product quality. Most often, MEMS have to be tested by means of functionality or destructive tests. One reason for this is that there are no suitable systems or sensing probes available which can be used for the measurement of quasi inaccessible features like small holes or cavities. We present a measurement system that could be used for these kinds of measurements. The system combines a fiber optical, miniaturized sensing probe with low-coherence interferometry, so that absolute distance measurements with nanometer accuracy are possible.  相似文献

Waveguide multilayer optical card (WMOC) is a novel storage device of three-dimensional optical information. An advanced readout system fitting for the WMOC is introduced in this paper. The hardware mainly consists of the light source for reading, WMOC, motorized stages addressing unit, microscope imaging unit, CCD detecting unit and PC controlling & processing unit. The movement of the precision motorized stage is controlled by the computer through Visual Basic (VB) language in software. A control panel is also designed to get the layer address and the page address through which the position of the motorized stages can be changed. The WMOC readout system is easy to manage and the readout result is directly displayed on computer monitor.  相似文献

This paper presents a new method to increase the waveguide coupling efficiency in hybrid silicon lasers. We find that the propagation constant of the InGaAsP emitting layer can be equal to that of the Si resonant layer through improving the design size of the InP waveguide. The coupling power achieves 42% of the total power in the hybrid lasers when the thickness of the bonding layer is 100 nm. Our result is very close to 50% of the total power reported by Intel when the thickness of the thin bonding layer is less than 5 nm. Therefore, our invariable coupling power technique is simpler than Intel's.  相似文献

It is a key problem to accurately calculate beam spots' center of measuring the warp by using a collimated laser. A new method, named double geometrical center method (DGCM), is put forward for the first time. In this method, a plane wave perpendicularly irradiates an aperture stop, and a charge couple device (CCD) is employed to receive the diffraction-beam spots, then the geometrical centers of the fast and the second diffraction-beam spots are calculated respectively, and their mean value is regarded as the center of datum beam. In face of such adverse instances as laser intension distributing defectively, part of the image being saturated, this method can still work well. What's more, this method can detect whether an unacceptable error exits in the courses of image receiving, processing and calculating. The experimental results indicate the precision of this method is high.  相似文献

The collinearly phase-matching condition of terahertz-wave generation via difference frequency mixed in GaAs and InP is theoretically studied. In collinear phase-matching, the optimum phase-matching wave hands of these two crystals are calculated. The optimum phase-matching wave bands in GaAs and lnP are 0.95-1.38μm and 0.7-0.96μm respectively. The influence of the wavelength choice of the pump wave on the coherent length in THz-wave tuning is also discussed. The influence of the temperature alteration on the phase-matching and the temperature tuning properties in GaAs crystal are calculated and analyzed. It can serve for the following experiments as a theoretical evidence and a reference as well.  相似文献

Composition dependence of bulk and surface phonon-polaritons in ternary mixed crystals are studied in the framework of the modified random-element-isodisplacement model and the Bom-Huang approximation. The numerical results for Several Ⅱ - Ⅵ and Ⅲ- Ⅴ compound systems are performed, and the polariton frequencies as functions of the compositions for ternary mixed crystals AlxGa1-xAs, GaPxAS1-x, ZnSxSe1-x, GaAsxSb1-x, GaxIn1-xP, and ZnxCd1-xS as examples are given and discussed. The results show that the dependence of the energies of two branches of bulk phonon-polaritons which have phonon-like characteristics, and surface phonon-polaritons on the compositions of ternary mixed crystals are nonlinear and different from those of the corresponding binary systems.  相似文献
